Abstract

本発明は、広範囲にわたる高エネルギーX線を利用してX線透過像を測定する装置の空間分解能を測定するために用いる素子、前記素子の製造方法および前記素子を用いた空間分解能の評価方法を提供する。本発明は、X線透過像を測定する装置の空間分解能を評価する素子であって、角柱状基材上または細線状基材上にX線遮断層とX線透過層とを交互に積層した多層膜を有し、且つX線遮断層の吸光係数が、使用するX線の波長において、X線透過層の吸光係数の3倍以上である素子、前記素子の製造方法および前記素子を用いた空間分解能評価方法に関する。

Description

明 細 書
X線透過像測定装置における空間分解能評価素子 技術分野
本発明は、 X線透過像を測定する装置について空間分解能を評価するための素 子、 その製造方法および前記素子を用いた X線透過像測定装置の空間分解能評価 方法に関するものである。 背景技術
高エネルギー X線は、 硬 X線とも呼ばれ、 通常 6〜1 0 O keV程度のエネルギ 一範囲を有する X線を意味する。 6〜3 O keVの X線を利用する X線顕微鏡用空 間分解能評価素子として、 基材である窒ィ匕シリコン上にタンタル薄膜と空隙とか らなるパターンが形成された素子が、 市販されている。 市販されている素子の概 略図を図 1に示す。 この素子は、通常 0. 5 HI程度の厚みを有しており、 この素子 を用いると、 6〜3 O keVの X線を用いる装置について 0. 1 m程度までの空間分 解能を測定できる。 、 しかしながら、利用する X線のエネルギーが 5 0 k e V程度以上と高くなると、 パターン部分 (夕ンタル薄膜部分)が X線を遮蔽できなくなるので、 空間分解能を 測定できなくなる。 この素子は、 半導体を製造する時に用いられる微細加工技術 を利用して形成される。 そのため、 高エネルギー X線を遮蔽できるほど素子の厚 みを厚くすることは、 技術的に困難である。 、
また、 30〜80keV程度の X線を利用する C T装置の空間分解 を評価するため の素子として、 アクリル樹脂に金属などを埋め込んでパターンが形成された製品 も市販されている。 この素子が測定可能な空間分解能は、 1匪程度であり、 微小 領域の空間分解能を測定するには不十分である。 また、 素子のサイズも 2 0 c m3 程度と大きいので、 使いづらく、 装置によっては使用できない場合もある。 発明の開示 本発明は、 従来技術の問題点を鑑み成されたものであって、 広範囲にわたる高 エネルギー X線を利用して X線透過像を測定する装置の空間分解能を測定するた めに用いる素子、 前記素子の製造方法および前記素子を用いた空間分解能の評価 方法を提供することを主な目的とする。
本発明者は、 鋭意研究の結果、 特定の多層膜を有する素子が、 上記目的を達成 できることを見出し、 本発明を完成するに至った。
即ち、 本発明は、 以下の X線透過像を測定する装置の空間分解能を評価するた めの素子、 その製造方法および前記素子を用いた X線透過像を測定する装置の空 間分解能の評価方法に係る。
1 . X線透過像を測定する装置の空間分解能を評価する素子であって、 角柱状 基材上または細線状基材上に X線遮断層と X線透過層とを交互に積層した多層膜 を有し、 且つ X線遮断層の吸光係数が、 使用する X線の波長において、 X線透過 層の吸光係数の 3倍以上である素子。
2 . X線遮断層が、 原子番号が 21番以上の元素を含み、 X線透過層が、 原子番 号が 15番以下の元素を含む上記 1に記載の素子。
3 . X線遮断層と X線透過層が、 蒸着膜である上記 1または 2に記載の素子。
4. X線遮断層が、 (1) 金、 銀、 銅、 モリブデン、 タンタル、 ニッケル、 クロ ム、 チタン、 ゲルマニウム、 白金およびタングステンからなる群から選択される 少なくとも 1種の元素の単体からなる層、 または (2)金、銀、銅、 モリブデン、 夕 ンタル、 ニッケル、 クロム、 チタン、 ゲルマニウム、 白金およびタングステンか らなる群から選択される少なくとも 1種の元素を 50重量%以上含む化合物から なる層である上記 1〜 3のいずれかに記載の素子。
5 . X線透過層が、 (1)アルミニウム、 炭素、 ゲイ素およびマグネシウムからな る群から選択される少なくとも 1種の元素の単体からなる層、または (2)アルミ二 ゥム、 炭素、 ゲイ素、 マグネシウムおよびホウ素からなる群から選択される少な くとも 1種の元素の化合物からなる層である上記 1〜 3のいずれかに記載の素子。
6 . 上記 1〜5のいずれかに記載の素子に X線を照射し、 得られた多層膜の断 面構造の透過像を観察することによって X線透過像を測定する装置の空間分解能 を評価する方法。 7 . 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜を交互に蒸着し、 細線 状基材上に多層膜を積層することを特徴とする X線透過像を測定する装置の空間 分解能評価素子の製造方法。
8 . 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜を交互に蒸着し、 細線 状基材上に多層膜を積層し、 薄片化することを特徴とする X線透過像を測定する 装置の空間分解能評価素子の製造方法。
9 . 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜を交互に蒸着し、 平面 状基材上に多層膜を積層し、 薄片化することを特徴とする X線透過像を測定する 装置の空間分解能評価素子の製造方法。
1 0 . 2以上の蒸着源を用いて、原子番号が 21番以上の元素を含む X線遮断層 と原子番号が 15番以下の元素を含む X線透過層とを交互に蒸着することを特徴 とする上記 7〜 9のいずれかに記載の素子の製造方法。

本発明の空間分解能評価素子は、 角柱状基材上または細線状基材上に X線遮断 層と X線透過層とを交互に積層した多層膜を有し、且つ X線遮断層の吸光係数が、 使用する X線の波長において、 X線透過層の吸光係数の 3倍以上程度である。
X線遮断層および: X線透過層は、 X線遮断層の吸光係数が、 使用する X線の波 長において、 X線透過層の吸光係数の 3倍以上程度である限り特に制限されず、 好ましくは 5倍以上程度、 より好ましくは 1 0倍以上程度である。 上限値は、 特 に制限されないが、 100倍以下程度である。
X線遮断層は、 通常、 原子番号が 2〗番以上の元素、 好ましくは 21番〜 83番、 より好ましくは 22〜74番までの元素を含む。或いは、 1族元素、 3〜16族の元素、 ランタノィドなども X線遮断層に含まれる元素として好ましい。 X線遮断層は、 通常蒸着膜である。 X線遮断層には、原子番号が 21番以上の元素が、単体または これらの元素の少なくとも 1種を含む化合物として含まれる。 X線遮断層に含ま れる元素の好ましい例として、 例えば、 ルビジウムなどの 1族元素;スカンジゥ ム、 イットリウムなどの 3族元素;チタン、 ジルコニウム、 ハフニウムなどの 4 族元素;バナジウム、 ニオブ、 タンタルなどの 5族元素;クロム、 モリプデン、 タングステンなどの 6族元素;マンガンなどの 7族元素;鉄などの 8族元素、 コ バルト、 イリジウムなどの 9族元素;ニッケル、 パラジウム、 白金などの 10族元 素;金、 銀、 銅などの 1 1族元素;亜鉛、 力ドミゥムなどの 12族元素;インジゥ ムなどの 13族元素;ゲルマニウム、 錫、鉛などの原子番号が 21番以上の 14族元 素;アンチモン、 ビスマスなどの原子番号が 21番以上の 15族元素;セレン、 テ ルルなどの原子番号が 21番以上の 16族元素などを例示することができ、 これら の中では、 金、 銀、 銅などの 1 1族元素が好ましい。
X線遮断層に化合物として含まれる元素の好ましい例として、 ルビジウムなど の 1族元素;スカンジウム、 イツトリゥムなどの 3族元素;チタン、 ジルコニゥ ム、ハフニウムなどの 4族元素;バナジウム、ニオブ、 タンタルなどの 5族元素; クロム、 モリブデン、 タングステンなどの 6族元素;マンガンなどの 7族元素; 鉄などの 8族元素、 コノ リレト、 イリジウムなどの 9族元素;ニッケル、 パラジゥ ム、 白金などの 10族元素;金、 銀、 銅などの 1 1族元素;亜鉛、 カドミウムなど の 12族元素;インジウムなどの 13族元素;ゲルマニウム、 錫、 鉛などの原子番 号が 21番以上の 14族元素;アンチモン、 ビスマスなどの原子番号が 21番以上の 15族元素;セレン、 テルルなどの原子番号が 21番以上の 16族元素などを例示す ることができ、 これらのなかでは、 金、 銀、 銅などの 1 1族元素が好ましい。
X線遮断層に含まれるィ匕合物の具体例として、 例えば、 ニクロム、 銅アルミ合 金、 チタンアルミ合金などの合金などを例示することができる。 X線遮断層とし て、原子番号が 21番以上の元素を含むィ匕合物を用いる場合、化合物中に含まれる 原子番号が 21番以上の元素の含有量は、 通常 50重量以上であり、 好ましくは 60〜80量%程度である。
X線透過層は、通常原子番号が 15番以下の元素を含み、好ましくは炭素、窒素、 酸素、 マグネシウム、 アルミニウム、 ケィ素を含む。 X線透過層は、 通常蒸着膜 である。 X線透過層には、原子番号が 15番以下の元素が、単体またはこれらの元 素の少なくとも 1種を含む化合物として含まれている。
X線透過層に含まれる単体として、 例えば、 アルミニウム、 炭素、 ケィ素、 マ グネシゥムなどを例示することができる。 X線透過層に含まれる化合物は、 原子 番号が 15番以下の元素を含む化合物であり、 例えば、 炭素、 窒素、酸素、 アルミ 二ゥム、 マグネシウムおよびケィ素からなる群から選択される少なくとも 1種の 元素を含む化合物を例示でき、 より具体的には、 二酸化ケイ素などの酸化物;炭 化珪素、 炭化ホウ素などの炭化物;窒化ゲイ素、 窒化ホウ素などの窒化物などを 例示することができる。
X線遮断層と X線透過層との組合せは、 X線遮断層の吸光係数が、 使用する X 線の波長において、 X線透過層の吸光係数の 3倍以上程度である限り特に制限さ れないが、 例えば、 銅層一アルミニウム層、 銅層一ケィ素層、 銅層一炭素層、 銅 層一炭化ケィ素層、 銀層一ケィ素層、 銀層一炭素層などの組合せを例示すること ができる。
素子に含まれる基材の形状は、 多層膜が積層されている限り特に制限されず、 例えば、 細線状、 角柱状などを例示できる。 細線状基材の場合には、 通常、 細線 基材を中心として、 同心円状に X線遮断層と X線透過層とを交互に積層させた多 層膜を有する。細線状基材の直径は、通常 10〜200 m程度、好ましくは 50〜100 ID 程度である。
各層の厚さは、 特に制限されず、 用いる元素の種類、 所望の空間分解能のレべ ルに応じて適宜設定することができる。各層の厚みは、通常 0. 01〜2 m程度であ り、 好ましくは 0. 05 〜1 ΙΠ程度である。
素子に積層させる各層の厚みは、 全て同一であってもよく、 徐々に変化させて もよい。 例えば、 図 2には、 細線状基材を用いた場合に、 中心から外側へいくほ ど徐々に層の厚みを薄くした場合の素子が図示されている。 図 2とは逆に、 中心 から外側へいくほど徐々に厚みを厚くしていってもよい。 角柱状基材の場合は、 基材から離れるほど徐々に層の厚みを薄くしてもよく、 または徐々に厚くしても よい。
多層膜において層の厚みを徐々に変化させる場合には、 通常、 同じ厚みの X線 遮断層と X線透過層とを 1組として、 徐々に厚みの異なる組を積層する。 層の厚 みの変化幅 (徐々に薄くする幅/厚くする幅)も、所望の空間分解能のレベルなどに 応じて適宜設定することができる。 例えば、 予想される分解能が 0. 5 であり、 全ての層の厚みが同一である素子を用いる場合には、 0. l〜1. 0 ^m程度の範囲に おいて 0. 1 m程度ずつ層の厚みが異なる 11種類の素子を使用し、 測定ごとに素 子を交換することによって、 分解能を評価することができる。 或いは、 予想され る分解能が 0. 5 mであり、 層の厚みが徐々に異なる素子を用いる場合には、 0. 1 〜1. O m程度の範囲において 0. 1 m程度ずつ層の厚みの異なる X線遮断層と X 線透過層とを 10組積層した素子を用いて分解能を評価してもよい。この場合には、 1回測定しただけで空間分解能を評価することができる。
多層膜の層の数は、 特に制限されず、 評価対象となる装置の種類、 X線のエネ ルギ一などにより、 適宜設定することができる。 層の数は、 通常 4〜40程度、 好 ましくは 6〜30程度である。
基材の材料は、 基材の形状などに応じて適宜選択することができる。 角柱状基 材の材料としては、 鏡面研磨が可能な材料であれば、 特に制限されず、 例えば、 シリコン、モリブデン、ニッケルなどが例示できる。細線状基材の材料としては、 真円度の高い細線が形成できる材料であれば、 特に制限されず、 例えば、 金、 ァ ルミ二ゥム、 シリコン含有金(シリコンの含有量: 1 ~3重量程度)などを例示で さる。
本発明の素子は、 必要に応じてエポキシ樹脂などの樹脂で被覆されていてもよ い。 樹脂で被覆することにより、 多層膜表面が保護される。 素子の製造方法
本発明の素子は、 例えば、 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜 を交互に蒸着し、 基材上に多層膜を積層する方法などによって製造することがで きる。
基材としては、 例えば、 平面状基材、 細線状基材などを用いることができる。 製造時に用いる細線状基材の長さは、 蒸着方法によって膜厚分布の均一性が保証 される範囲内に設定すればよく、 または空間分解能を測定する装置などに応じて 適宜設定してもよい。製造時に用いる細線状基材の長さは、通常 l〜5cm程度、好 ましくは l〜3cm程度、 より好ましくは 1. 5〜2. 5cm程度である。 平面状基材の厚 みは、 特に制限されないが、 通常 0. 5〜2腿程度、 好ましくは 0. 8匪〜 1. 2匪程度 である。 平面状基材の平面の形状は、 特に制限されず、 正方形、 長方形、 円形な どを例示できる。 平面状基材が、 正方形、 長方形などの多角形の場合、 その一辺 の長さは、 通常 l〜3cm程度、 好ましくは 1. 5〜2. 5cm程度である。
X線遮断層と X線透過層とを蒸着する方法は、 特に制限されず、 スパッ夕リン グ蒸着法、 電子ビーム蒸着法、 イオンビームスパッタリング法、 イオンプレーテ ィング法などの公知の蒸着方法を用いることができる。 これらの中では、 総膜厚 を厚くできる点、 蒸着速度の安定性が高い点などにおいて、 スパッタリング法が 好ましい。
蒸着に使用する蒸着源は、 特に限定されず、 所望の多層膜の種類、 蒸着方法な どに応じて適宜選択することができる。 蒸着源の数は、 特に制限されず、 各の層 の組成などに応じて適宜設定すればよい。 例えば、 各層が蒸着源と同じ組成から なる層を積層させる場合には、 2種類の蒸着源を交互に繰り返し使用して多層膜 を製造することができる。
平面基材を使用する場合には、 常時、 使用している蒸着源に基材が向くような 蒸着装置を用いる。 この様な装置として、 例えば図 7に示す装置を例示すること ができる。 細線状基材を使用する場合には、 通常細線状基材を回転させながら蒸 着する。 基材の回転速度は、 特に制限されないが、 通常毎分 2 0〜5 0回転程度 である。
蒸着温度、 圧力などの蒸着条件は、 蒸着方法などに応じて公知の条件を適宜設 定することができる。 蒸着温度は、 特に制限されず、 蒸着源の種類などに応じて 適宜設定することができ、通常 80~120°C程度、好ましくは 90〜110°C程度である。 必要に応じて基材へバイアス電圧を印加することができる。 バイアス電圧は、 多 層膜の材料の種類などに応じて適宜設定することができる力 通常- 5〜- 300V程 度、 好ましくは- 5〜- 50V程度である。 蒸着速度は、 特に制限されず、 蒸着方法な どに応じて適宜設定することができるが、 通常 0. 1〜1 nni/s 程度であり、 0. 1〜 0. 5nm/s程度が好ましい。
蒸着時の雰囲気は、 特に制限されず、 蒸着させる膜の種類、 蒸着方法などに応 じて適宜設定することができる。 例えば、 真空下、 不活性ガス( Ar, Heなど)雰 囲気下、 酸化雰囲気下 (02, 空気など)、 窒素雰囲気下などを例示することができ る。 例えば、 スパッタリング法などを用いる場合には、 通常不活性ガス雰囲気下 において行い、 蒸着させる膜の種類に応じて、 窒素、 酸素などの反応性ガスを適 宜追加することができる。より具体的には、酸ィ匕物を含む層を蒸着する場合には、 酸ィ匕雰囲気下において蒸着することができる。 また、 窒化物を含む層を蒸着する 場合には、 窒素を含む雰囲気下において蒸着することができる。 酸素、 窒素など の反応性ガスの含有量は、 特に制限されないが、 通常 10〜20重量 %程度である。 また、 蒸着槽内において、 蒸着源と基材との間に斜入射蒸着成分および回り込 み蒸着成分の飛来を軽減することを目的としたスリットを設け、 スリットを通過 した蒸着成分を細線状または平面状基材あるいは既に蒸着させた薄膜上に蒸着さ せてもよい。 このような方法を用いると、 斜入射蒸着成分および回り込み蒸着成 分による蒸着を抑制することができるので、 各層の界面の乱れが少ない多層膜を 得ることができる。
スリットを設け、 平面基材を用いる場合、 平面基材の幅は、 スリット幅より短 い方が好ましい。 スリットを設け、 細線状基材を用いる場合、 スリット幅は、 少 なくとも細線状基材の直径よりも大きければ特に制限されないが、 通常 2〜10画 程度、 好ましくは 5〜10mm程度である。 スリットを設ける構造体の形状は、 特に 制限されず、 円筒状 (図 8参照)、 角柱状などの筒状;平板などの板状などを例示 することができる。 これらの中では、 筒状が好ましく、 特に円筒状が好ましい。 スリットを筒状にすることによって、 斜入射蒸着成分だけでなく、 回り込み蒸着 成分をもより高い精度で制御することができる。
スリツトは、 蒸着源と細線状基材または平面状基材とを結ぶ直線上に位置でき るように設置する。 例えば、 スリットの中心線が、 蒸着源の中心と細線状基材の 中心線とを含む平面に含まれるようにスリットを設置するのが好ましい。
スリットは、 用いる蒸着源に向けて開口できるように設置する。 例えば、 二つ の蒸着源 Aおよび Bを交互に用いて多層膜を製造する場合には、 蒸着源 Aを用い る際にはスリットを蒸着源 Aに向け、 蒸着源 Bを用いる際にはスリットを蒸着源 Bに向ける。 例えば、 スリットが、 筒状の構造体に設けられている場合には、 こ の構造体を回転できる手段を設けて、 使用する蒸着源にスリットを向けるよう制 御するのが好ましい。 蒸着源と基材との間 (例えば、 蒸着源とスリットとの間)に シャッターを設け、使用しない蒸着源のシャッターを閉じておくことが好ましい。 シャッターの数は特に制限されず、 例えば、 それぞれの蒸着源に対して一つずつ シャツ夕一を設けることができる。
多層膜の各層の厚みは、 例えば、 成膜速度を一定にしたまま各々の層を蒸着す る時間を制御する方法、 膜厚センサ一を蒸着装置内に設置して蒸着量をモニタリ ングし、 必要に応じてスリット、 シャッターなどを制御しながら蒸着を行う方法 などによつて制御することができる。
基材として平面状基材を用いた塲合には、 素子の厚みが所望の厚みとなるよう 薄片化する。 必要に応じて、 研磨などにより更に加工してもよい。 薄片化は、 通 常、 多層膜を蒸着した平面基材を多層膜の断面方向に切断する方法などにより行 う(図 9参照)。 平面状基材は、 薄片化することによって、 通常角柱状となる。 薄 片化を行う際には、 必要に応じて、基材を低融点合金(錫-鉛合金など) などに埋 め込んで固定してから行ってもよい。
基材として細線状基材を用いた場合には、 必要に応じて、 薄片化、 研磨などに より更に加工してもよい。 例えば、 X線 C T装置などを評価する場合などには、 加工することなく用いることもできるが、所望の厚みとなるよう切断してもよい。 より具体的には、例えば、多層膜を蒸着した細線状基材を低融点合金(錫-鉛合金 など) などに埋め込んで固定し、 回転軸 (細線状基材の中心線)に対して垂直に切 断することにより薄片化後、 所望の厚さになるまで研磨してもよい。
評価対象となる装置が X線顕微鏡などの試料を固定して X線透過像を測定する 装置の場合には、 基材の形状にかかわらず、 薄片ィ匕した素子を好適に用いること ができる。 薄片化した素子の機械的強度が弱い場合などには、 素子を支持台上に 設けてもよい (図 1 1参照)。支持台の材質としては、例えばァクリルなどの樹脂、 グラフアイトなどを例示することができる。 評価対象となる装置が X線 C Tのよ うに試料を回転させて X線透過像を測定する装置の場合には、 例えば、 細線状基 材上に多層膜を設けた素子 (図 3 )などを薄片化することなく用いることができる。 素子の厚み (多層膜の断面に対して垂直方向の厚み)は、対象となる装置の種類、 X線のエネルギーなどに応じて適宜設定することができる。 例えば、 X線顕微鏡 などの試料を固定して測定する装置であって、 30〜100keV程度の X線を備えた装 置の空間分解能を評価する場合には、 基材の形状に関係なく、 素子の厚みは、 通 常 10〜100 ΠΙ程度であり、好ましくは 20〜50 xm程度である。 X線 C Tのように 試料を回転させて X線透過像を測定する装置であって、 30〜100keV程度の X線を 備えた装置の空間分解能を評価する場合には、 素子の厚みは、 通常 5〜20腿程度 であり、 好ましくは 10〜15删程度である。
必要に応じて薄片化、 研磨などを行うことにより所望の形状とした後、 更に、 多層膜表面を保護するために、 必要に応じてエポキシ樹脂などの樹脂で素子を被 覆してもよい。
薄片ィ匕した素子の機械的強度が弱い場合などには、 素子を支持台上に設けても よい(図 1 1参照)。 支持台の材質としては、 例えばアクリルなどの樹脂、 グラフ アイトなどを例示することができる。 評価方法
本発明の素子に対して X線を照射し、 得られた多層膜の断面構造の透過像を観 察することにより、 X線透過像を測定する装置の空間分解能を評価することがで きる。透過像は、通常評価の対象となる装置に設けられている検出器 (例えば c c
Dなど)に映し出される。
素子に対して X線を照射する方向は、 多層膜の断面構造の透過像が得られる限 り特に制限されず、 分解能を評価する装置などに応じて適宜選択することができ る。 例えば、 X線顕微鏡などの試料を固定して分析する装置では、 通常、 分解能 評価用素子の厚み方向に X線を照射する(図 2および図 1 0参照)。 X線 C Τ装置 のように試料を回転して断層面内の分解能を分析する装置においては、 X線は、 通常、 多層膜の厚み方向に対して垂直に照射する(図 3参照)。
本発明の素子を用いて空間分解能を評価できる装置は、 放射光(SR: Synchrotron radi at i on)などの X線を光源として利用する装置である限り特に制 限されない。 このような装置として、 例えば、 エネルギー範囲が 6〜100keV程度 である高エネルギー X線を利用する装置を例示できる。 本発明の素子は、 20keV 3 009570

程度以上、 好ましくは 30〜100keV程度、 より好ましくは 50〜100keVの X線を利 用する装置の空間分解能を測定する素子として好適に用いることができる。 X線 を利用する装置の具体例として、 例えば、 X線顕微鏡、 X線 C T装置などの装置 を例示することができる。
透過像は、 一般に X線遮断層は暗く(黒く)、 X線透過層は明るく(白く)なるよ うに明暗 (黒白)で表示されるが、 透過像の表示方法は特に制限されず、 上記の表 示法において白黒が反転した表示方法、 疑似カラ一表示方法などでもよい。 透過 像において二つの層の変調度 (MTF: Modulat i on Trans fer Func t i on)が、 5 %以上 となる最小線幅(X線遮断層または透過層のいずれの線幅でもよい)が、 その装置 の空間分解能である。
本発明の素子を用いて測定可能な空間分解能は、 照射される X線の強度に応じ て変化するが、 通常 0. 05〜2 程度の空間分解能を測定することができる。 発明の効果
本発明によれば、 広範囲にわたる高エネルギー X線を利用する X線透過像を測 定する装置の空間分解能を測定することができる。 条件によっては、 これまで有 効な測定手法力無かった 30keV程度以上の高エネルギー X線を利用する装置の空 間分解能を測定することができる。
本発明によると、 高エネルギー X線を利用する X線透過像を測定する装置にお いて、 0. 05〜2 / m程度の空間分解能を測定することができる。 条件によっては、 これまで有効な測定手法が無かった 30〜100keV程度の高エネルギー X線を利用 する装置であっても、 0. 05〜2 m程度の空間分解能を評価することができる。 図面の簡単な説明
図 1は、 市販されている分解能測定用素子の一例の概略図である (上から見た 図と側面図)。
図 2は、 本発明の多層膜分解能評価用素子のパターン図の一例である。 X線顕 微鏡などの試料を固定して分析する装置を評価する場合には、 通常図 2に示され ている方向から X線を照射する。 図 3は、 本発明の多層膜分解能評価用素子のパターン図の一例である。 X線 C T装置などの試料を回転しながら分析する装置を評価する場合には、 通常図 3に 示されている方向から X線を照射する。
図 4は、 実施例 1において得られた多層膜分解能評価用素子の断面の走査型電 子顕微鏡像である。

図 1 0は、 本発明の多層膜分解能評価用素子のパターン図の一例である。 X線 顕微鏡などの試料を固定して分析する装置を評価する場合には、 通常図 1◦に示 されている方向から X線を照射する。
図 1 1は、 支持台を設けた本発明の素子の一例を模式的に示した図である。 図 1 2は、 X線顕微鏡装置を用いて測定した実施例 2の素子の透過像を示す図 である。 発明を実施するための最良の形態
以下、 本発明の実施例を挙げ、 本発明をより具体的に説明する。 本発明は、 以 下の実施例に制限されるものではない。
実施例 1
スパッ夕リング蒸着法により、細線状基材(材質:金、直径: 1 0 0ミクロン、 さ: 4 c m) 上に銅とアルミニウムを交互に 7 0層積層することにより多層膜 を製造した。 蒸着源として、 銅とアルミニウムの 2種を使用した。 蒸着条件は、 アルゴン雰囲気下(圧力: 0. 2 P a)、 蒸着源の大きさ:直径 7 5 mm、 細線状 基材と蒸着源との距離: 5 0 mmおよび蒸着速度: I nmZ sであった。 蒸着源 への印加電力は、 銅、 アルミニウムそれぞれに対して 4 0 0 Vであった。 細線状 基材の回転速度は、 1分あたり 1 5回転に保った。 膜厚は水晶振動子膜厚モニタ 一により観察し、 シャツ夕一の開閉により膜厚の制御を行った。
得られた多層膜を錫-鉛合金(錫:鉛 = 6 0: 4 0 , 融点 1 8 V) に埋め込ん で固定し、 細線状基材に対して垂直に切断し、 研磨して、 多層膜分解能評価用素 子を製造した。 素子の厚み (多層膜の断面に対して垂直な方向の厚み)は、 30 であった。
得られた多層膜分解能評価用素子の断面の走査型電子顕微鏡像を図 4に示す。 得られた多層膜の各膜厚は、 0. 3 mであった。 実施例 2
多層膜における各層の厚みを細線状基材から外側にいくほど徐々に薄くなるよ うに、 0. 3 im〜i mの範囲内で、 0. l mずつ変ィ匕させた。 その他の条件は、 実 施例 1と同じ作製条件で多層膜を製造した。
得られた多層膜分解能評価用素子の断面の走査型電子顕微鏡像を図 5に示す。 財団法人高輝度光科学研究センターの大型放射光 SPr ing- 8 のビームライン: BL20XUに構築した X線顕微鏡を用いて、得られた多層膜分解能評価用素子の断面 の透過像を観察した。 X線のエネルギーは 28 keVであった。 のパターン が明瞭に観察できた (図 1 2 )。 この X線顕微鏡は 0. 5 の空間分解能を有する ことが判った。 MTFは、 10%以上であった。 実施例 3
図 7の装置を用いて、スパッタリング蒸着法により、細線状基材 (材質:アルミ 二ゥム、直径: 25 m、長さ: 4cm)上に銅とアルミニウムを交互に 7層積層させる ことによって、多層膜を形成した。蒸着条件は、アルゴン雰囲気下 (圧力: 0. 2Pa)、 蒸着源の大きさ:直径 75亂細線状基材と蒸着源との距離: 50mmおよび蒸着速度: 1MI/Sであった。蒸着源への印加電圧は、鋦およびアルミニウムのそれぞれに対し て 400Vであった。 細線状基材の回転速度は、 1分当たり 15回転に保った。 膜厚を 水晶振動し膜厚モニターにより観察し、 所望の膜厚となった時点でシャッターを 開閉することによって、 蒸着源の制御を行った。 得られた素子を厚さが lcmとなるように切断し、上記の大型放射光 SMng- 8のビ 一ムライン: BL47XLに構築した X線 C T装置を用いて、 多層膜の断面図を観察し た。 X線 C T装置に設けられた X線のエネルギ一は、 20keVであった。多層膜の各 膜厚は、 であった。
得られた空間分解能評価用素子の断面の透過像を図 6に示す。図 6では、 X線遮 断層である銅層は明るく(白く)、 X線透過層であるアルミニウム層は暗く(黒く) 表示されている。 両者の明暗 (黒白)が明瞭であることから、 この X線 CT装置は、 少なくとも 2 ζιπの空間分解能を有することが判った。 MTFは、 24%であった。
X線のエネルギーが 30keVの場合にも、 図 6と同様の結果が得られた。

Claims

請求の範囲
1 . X線透過像を測定する装置の空間分解能を評価する素子であって、 角柱状 基材上または細線状基材上に X線遮断層と X線透過層とを交互に積層した多層膜 を有し、 且つ X線遮断層の吸光係数が、 使用する X線の波長において、 X線透過 層の吸光係数の 3倍以上である素子。
2 . X線遮断層が、 原子番号が 21番以上の元素を含み、 X線透過層が、 原子番 号が 15番以下の元素を含む請求の範囲第 1に記載の素子。
3 . X線遮断層と X線透過層が、 蒸着膜である請求の範囲第 1または 2に記載 の素子。
4. X線遮断層が、
(1) 金、 銀、 銅、 モリプデン、 タンタル、 ニッケル、 クロム、 チタン、 ゲルマ二 ゥム、 白金およびタングステンからなる群から選択される少なくとも 1種の元素 の単体からなる層、 または
(2) 金、 銀、 銅、 モリプデン、 タンタル、 ニッケル、 クロム、 チタン、 ゲルマ二 ゥム、 白金およびタングステンからなる群から選択される少なくとも 1種の元素 を 50重量%以上含む化合物からなる層である請求の範囲第 1〜3のいずれかに 記載の素子。
5 . X線透過層が、
(1) アルミニウム、 炭素、 ケィ素およびマグネシウムからなる群から選択される 少なくとも 1種の元素の単体からなる層、 または
(2) アルミニウム、 炭素、 ケィ素、 マグネシウムおよびホウ素からなる群から選 択される少なくとも 1種の元素の化合物からなる層である請求の範囲第 1〜 3の いずれかに記載の素子。
6 . 請求の範囲第 1〜5のいずれかに記載の素子に X線を照射し、 得られた多 層膜の断面構造の透過像を観察することによつて X線透過像を測定する装置の空 間分解能を評価する方法。
7 . 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜を交互に蒸着し、 細線 状基材上に多層膜を積層することを特徴とする X線透過像を測定する装置の空間 分解能評価素子の製造方法。
8 . 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜を交互に蒸着し、 細線 状基材上に多層膜を積層し、 薄片化することを特徴とする X線透過像を測定する 装置の空間分解能評価素子の製造方法。
9 . 2以上の蒸着源を用いて、 線吸光係数の異なる薄膜を交互に蒸着し、 平面 状基材上に多層膜を積層し、 薄片化することを特徴とする X線透過像を測定する 装置の空間分解能評価素子の製造方法。
1 0. 以上の蒸着源を用いて、原子番号が 21番以上の元素を含む X線遮断層 と原子番号が 15番以下の元素を含む X線透過層とを交互に蒸着することを特徴 とする請求の範囲第 7〜 9のいずれかに記載の素子の製造方法。
1 1 . 蒸着槽内において、 蒸着源と基材との間に斜入射蒸着成分および回り込 み蒸着成分の飛来を軽減するためのスリツトを設け、 スリットを通過した蒸着成 分を利用して多層膜を蒸着することを特徴とする請求の範囲第 7〜 1 0のいずれ かに記載の素子の製造方法。
