Abstract

An electrical component package to protect an electrical component, such as a semiconductor die or integrated circuit, which enhances performance due to improved heat dissipation, improved signal return path, controlled impedance and electromagnetic energy shielding. The package includes the electrical component and a protective enclosure formed from an encapsulating material. Also included is a first tier lead frame having a mounting region positioned in thermal and electrical contact with the component, which includes a plurality of electrical leads extending out of the enclosure. A conductive heat sink is positioned in thermal and electrical contact with the first tier lead frame on the side opposite the component. Furthermore, a second tier lead frame is positioned in thermal and electrical contact with the heat sink outside of the enclosure. The second tier lead frame has a plurality of electrical leads positionable with respect to the first tier leads.
