GAIN CELL DRAM STRUKTUR UND VERFAHREN ZUR HERSTELLUNG GAIN CELL DRAM STRUCTURE AND METHOD FOR PRODUCTION
With increasing memory density per chip from one memory generation to the next, the area of dynamic semiconductor memory cells has been continuously reduced. For this, three-dimensional structures are required from the 4 Mbit memory generation. From the 64 Mbit memory generation, the memory capacity has reached a value that can hardly be reduced, so that an approximately constant capacity has to be realized on a reduced cell area. This leads to a considerable technological effort. Therefore, an improved dynamic semiconductor memory cell has to meet the requirement that the level of the signal charge is not determined by the size of the memory capacity.
This requirement is met by memory cells in which the signal charge is supplied not by a storage capacitor but by a supply voltage source. It is sufficient to store only a smaller charge in the storage capacitor which, when the memory cell is read out, activates a switching element such that a conductive connection is established between the supply voltage source and the bit line. Such memory cells are referred to as self-amplifying memory cells or gain memory cells.
Aus T. Tsuchiya et al, IEEE Electr. Dev. Lett . (1982), EDL-3, Seite 7 und T. Tsuchiya et al, IEEE Trans. Electr. Dev.
From T. Tsuchiya et al, IEEE Electr. Dev. Lett. (1982), EDL-3, page 7 and T. Tsuchiya et al, IEEE Trans. Electr. Dev. (1982), ED-29, page 1713, a self-amplifying memory cell with a junction field-effect transistor is known. The stored charge controls this type of storage cell the expansion of a space charge zone of a pn junction. If the cell is charged, the space charge zone is enlarged so that it constricts the current channel between the voltage source and the bit line. If, on the other hand, no charge is stored in the cell, the current channel is not cut off and current can flow from the voltage source to the bit line. In this type of cell, the semiconductor region forming the pn junction and the current channel may only have small tolerances in order to ensure both sufficient current flow and safe blocking with appropriate charging. In addition, an additional line is required to write the information.
Aus K. Terada et al, IEEE Trans. Electr. Dev. Threshold voltages. Furthermore, the levels must be set very precisely in order to be able to distinguish between a logical "zero" and "one" when reading out.
Aus T. N. Blalock et al., Sy p. VLSI Circuits Dig. Tech. Pap.
From TN Blalock et al., Sy p. VLSI Circuits Dig. Tech. Pap. (1990) page 13, a second transistor memory cell is known, which was developed from the three transistor cell and in which the third transistor, which is used for reading, is omitted. Instead, the state of the memory transistor is queried by lines arranged in a matrix. This cell type requires four lines, which have to be laid over the cell field in the sense of a double matrix. Four contacts are required per cell, which is the reduction limited the cell area. Furthermore, the source and drain regions of the two transistors cannot be realized through a common doped region, as would be required for a small cell area.
A self-amplifying memory cell with a MOS and a bipolar transistor is described, for example, by K. Sunouchi et al, IEDM Tech. Dig. (1991), page 465. The amplification effect of a parasitic bipolar transistor is exploited in this memory cell. The required capacitance of the storage capacitor can thereby be considerably reduced. Since the bipolar transistor represents a parasitic element, it cannot be realized with the reproducibility required for memory cells. The integration of a bipolar transistor with minimal design rules in the memory cell would lead to a comparatively large cell area.
Aus WO 92/01287 und W. H. Krautschneider et al, Proc. ESSDERC (1991) , Seite 367, ist eine selbstverstärkende dynamischeFrom WO 92/01287 and W. H. Krautschneider et al, Proc. ESSDERC (1991), page 367, is a self-reinforcing dynamic
Die beiden Transistoren sind in Reihe geschaltet und weisen ein gemeinsames Drain-MOS transistor memory cell is known, which comprises a selection transistor and a memory transistor. The charge is stored in the gate and source capacitance of the memory transistor in this memory cell. The two transistors are connected in series and have a common drain
Source area on. This common drain-source region is connected to the gate electrode of the memory transistor via a diode structure. When reading out, the memory transistor is switched on depending on the information stored and thereby closes a current path from the supply voltage to the bit line. In this cell type, the selection and memory transistors are connected in series, so that no special line is required to read out the signal. The invention is based on the problem of specifying a method for producing an arrangement with self-amplifying dynamic MOS transistor memory cells with which the area of the memory cells can be further reduced.
This problem is solved according to the invention by a method according to claim 1. Further developments of the invention emerge from the remaining claims.
In the method according to the invention, a silicon substrate is provided with a vertical sequence of doped regions, which comprises at least a first doped region, a second doped region and a third doped region for the source, channel and drain region of vertical MOS transistors. In this vertical sequence of doped regions, a selection transistor and a memory transistor are realized by etching trenches, each of which extends into the first region, and by providing the surface of the trenches with a gate dielectric and a gate electrode.
Another trench is created between the two trenches, which cuts through the first doped region, the second doped region and the third doped region. An isolation structure is formed in this trench, each of which separates the first doped region and the second doped region into two parts which are insulated from one another. The parts of the third doped region separated by the further trench are electrically connected to one another by a connecting structure.
A diode structure is produced, one connection of which is electrically conductively connected to the third doped region and the other connection of which is connected to one of the gate electrodes.
In this arrangement, the memory transistor is replaced by the first doped region, the second doped region, and the third doped region and the gate electrode connected to the diode structure. The selection transistor is formed by the other gate electrode, the first doped region, the second doped region and the third doped region. The third doped region with the connection structure forms the common source-drain region of the selection transistor and the memory transistor. The diode structure is dimensioned such that a relatively high current flow occurs when charging and a relatively low current flow occurs when the capacitance acting on the gate electrode of the memory transistor is discharged.
The part of the first doped region belonging to the selection transistor forms a bit line in the case of a matrix-like arrangement of a plurality of memory cells, and the part of the first doped region belonging to the memory transistor forms a supply voltage line. Both the bit line and the supply voltage line are buried in the structure and do not require any additional area.

Word lines which cross the bit lines and the supply voltage lines are generated on the surface of the structure. Memory cells adjacent to one word line are preferably constructed with mirror symmetry, with two immediately adjacent memory cells each having a common word line contact.
A silicon substrate is preferably used which is doped with a first conductivity type. A silicon layer doped with a second conductivity type that is opposite to the first conductivity type is epitaxially grown on to form the first doped region. To form the second doped region, a silicon layer doped by the first conductivity type is applied by LPCVD epitaxy or by molecular beam epitaxy. To form the third A silicon layer doped by the second conductivity type is applied by LPCVD epitaxy or by molecular beam epitaxy. LPCVD epitaxy is an abbreviation for Low Pressure Chemical Vapor Deposition.
It is within the scope of the invention to implement the diode structure as a Schottky diode in such a way that a low resistance value occurs when charging and a high resistance value occurs when the capacitance effective at the gate electrode is discharged. For this purpose, the gate electrode is formed, for example, from doped polysilicon and a layer made of a metal, for example aluminum, is deposited thereon.
Alternatively, the diode structure is implemented as an n + p diode. For this purpose, the second gate electrode is preferably formed from doped polysilicon and provided with a correspondingly doped polysilicon structure. The doped polysilicon structure and the gate electrode together represent the diode structure. This embodiment is preferred with a view to integration into existing VLSI technologies. To simplify the subsequent contacting between the doped polysilicon structure and the third doped region, it is within the scope of the invention to provide the surface of the doped polysilicon structure with a metal silicide layer. The metal silicide layer is preferably produced in a self-adjusting process.
The dopant concentration in the first doped region and the third doped region, each forming source / drain regions of the MOS transistors are heavily doped with a Do¬ animal substance concentration of more than 10 ^ -9 cm ~ 3, the dopes concentration in the second doped Area which forms a channel area is set to less than or equal to 10 ^ 8 cm ~ 3. Thermal oxidation at 700 to 800 ° C is used to form the first and second gate dielectric carried out. The gate dielectric is formed on the higher doped areas with multiple thicknesses in comparison to the less doped area, which is used as the channel area. The greater thickness of the gate dielectric on the surface of the source / drain regions brings about a reduction in the overlap capacities.
The invention is explained in more detail below with the aid of an exemplary embodiment and the figures.

An n + -doped layer 2 with a dopant concentration of, for example, 3 × 10 ^ - ^ cm-3 is epitaxially placed on a silicon substrate 1, which is p-doped, for example, with a dopant concentration of lO- ^ cm " The first doped silicon layer 2 is applied in a thickness of, for example, 300 nm.
On the first doped silicon layer 2 there is a second doped silicon layer 3, which is p-doped, for example, with a dopant concentration of 8 × 10 -4, and a third doped silicon layer 4, which is doped n + , for example with a dopant concentration of 3 x lθl9cm ~ 3 _ applied. The second doped silicon layer 3 and the third doped silicon layer 4 are each produced in a thickness of approximately 150 nm using epitaxial methods such as LPCVD epitaxy or molecular beam epitaxy. LPCVD epitaxy (an abbreviation for Low Pressure Chemical Vapor Deposition) takes place, for example, with silane and diborane or arsine in the temperature range from 700 to 900 ° C and in the pressure range from 2 to 20 bar. The molecular beam epitaxy is preferably carried out in the temperature range from 520 ° C. and in the pressure range from 5 × 10 ~ 10 mbar.
Using a mask (not shown), a first trench 5 and a second trench 6 are produced by anisotropic etching, each of which extends into the first doped layer 2 (see FIG. 2). Thermal oxidation at 700 to 800 ° C. produces a first gate dielectric 7 made of SiO 2 on the walls and the bottom of the first trench 5 and a second gate dielectric 8 made of SiO 2 on the walls and the bottom of the second trench 6. Due to the doping concentration in the first doped layer 2, the second doped layer 3 and the third doped layer 4, the first gate dielectric 7 and the second gate dielectric 8 grow on the surface of the second doped layer 3 each in a thickness that is about a third less than the surface of the first doped layer 2 and the third doped layer 4. By filling with in situ n + -doped polysilicon, a first gate electrode 9 is produced in the first trench 5 and a second gate electrode 10 in the second trench 6.
The second gate electrode 10 is etched back, so that its height is approximately the same as the height of the second doped layer 3 (see FIG. 3). The remaining surface is protected from the etching attack with a mask (not shown). A diffusion barrier layer 10a is applied to the second gate electrode 10. The diffusion barrier layer 10a is formed from a very thin oxide layer with a thickness of, for example, 1 nm or a very thin silicide layer with a thickness of, for example, 2 nm. A doped polysilicon structure 11, which essentially fills the second trench, is then produced in the second trench 6 by filling with p-polysilicon doped in situ. The diffusion barrier layer 10a on the surface of the second gate electrode 10 prevents the dopants of the doped polysilicon structure 11 from diffusing out into the second gate electrode 10.
To simplify subsequent contacting, the doped polysilicon structure 11 is provided with a self-adjusting metal silicide layer 12. A third trench 13 is produced between the first trench 5 and the second trench 6 and extends into the substrate 1. The third trench 13 cuts through the first doped layer 2, the second doped layer 3 and the third doped layer 4. The third Trench 13 is provided with a first insulation structure 14 made of, for example, SiO 2, which extends at least to the height of the second doped layer 3 (see FIG. 4).
At the same time, a fourth trench 15 is created within the first trench 5 and a fifth trench 16 within the second trench 6. The fourth trench 15 and the fifth trench 16 each extend into the substrate 1 and separate the first doped layer 2 below the first trench 5 and the second trench 6, respectively.
The fourth trench 15 is provided with a second insulation structure 17, for example made of SiO 2, which extends in height up to the first gate electrode 9. Any remaining space in the fourth trench 15 is filled with an n + -doped polysilicon structure 18 which electrically connects parts of the first gate electrode 9 which are separated by the fourth trench 15.
The fifth trench 16 is provided with a third insulation structure 19 made of SiO 2, for example, which completely fills the fifth trench 16. The third insulation structure 19 in the fifth trench 16 cuts through the second gate electrode 10, the diffusion barrier layer 10a, the doped polysilicon structure 11 and the metal silicide layer 12 into two parts which are insulated from one another.
An den vierten Graben 15 und den fünften Graben 16 schließen jeweils spiegelbildlich angeordnete, im übrigen analog aufgebaute Speicherzellen an.In the third trench 13, above the first insulation structure 14, a connection structure 20 is produced from, for example, n-doped polysilicon, which electrically connects separate parts of the third doped layer 4 to one another through the third trench 13. The connection structure 20 preferably terminates with the surface of the third doped layer 4. The parts of the first doped layer 2, second doped layer 3, third doped layer 4, the first gate dielectric 7 and the first gate electrode 9 arranged between the third trench 13 and the fourth trench 15 form a selection transistor. The parts of the first doped layer 2, second doped layer 3, third doped layer 4, the second gate dielectric 8 and the second gate electrode 10 and the second gate electrode 10 arranged between the third trench 13 and the fifth trench 16 form a memory transistor. The selection transistor and the memory transistor have a common source-drain region which is formed by the corresponding parts of the third doped layer 4 and the connection structure 20. Otherwise, the selection transistor and the memory transistor are separated from one another by the first insulation structure 14. The memory cell is laterally delimited by the fourth trench 15 and the fifth trench 16. The fourth trench 15 and the fifth trench 16 each have memory cells arranged in a mirror-image arrangement, which are otherwise constructed analogously.
The doped polysilicon structure 11 and the second gate electrode 10 form a pn + diode, by means of which, in this exemplary embodiment, a diode structure is implemented which connects the common source-drain region 4, 20 and the second gate electrode 10 becomes. For the electrical connection between the pn + diode 10, 11, an n-doped polysilicon strip 21, for example, is produced, which connects both to the surface of the metal silicide layer 12 and to the third doped layer 4 between the third trench 13 and the fifth trench 16 stands (see Figure 5).
The third trench 13, the fourth trench 15 and the fifth trench 16 run perpendicular to the plane of the drawing through the entire memory cell arrangement. There are transversely to the third trench 13, the fourth trench 15 and the fifth trench 16 Running sixth trenches are produced which extend into the first doped layer 2, for example 100 nm below the interface with the second doped layer 3, and which are filled with fourth insulation structures 22 (see FIG. 7). The sixth trenches, for example, run at right angles to the third trenches 13 outside the plane of the drawing shown in FIGS. 5 and 6. The depth of the sixth trenches is shown in FIG. 5 and FIG. 6 as dashed line 23. The fourth isolation structure 22 insulates adjacent selection transistors or memory transistors along the third trench 13. Selection transistors arranged between the third trench 13 and the fourth trench 15 are electrically connected to one another by the part of the first doped layer arranged between the third trench 13 and the fourth trench 15 and below the sixth trench 23, which acts as bit line 2a.
Memory transistors arranged between the third trench 13 and the fifth trench 16 are electrically connected to one another via the part of the second doped layer which forms between the third trench 13 and the fifth trench 16 below the sixth trench 23 and forms a common supply line 2b.
A passivation layer 24 is applied over the entire surface, which is produced, for example, from TEOS-SiO 2. Contact holes to the first gate electrodes 9 are opened in the passivation layer 24 and provided with a word line contact 25 by filling with a suitable metal, for example tungsten. The first gate electrodes 9 of adjacent memory cells which are arranged in the same first trench 5 are provided with a common word line contact 25 (see FIG. 6). The word line contacts 25 are wired, for example, using aluminum metallization (not shown). The buried bit lines 2a and the supply voltage lines 2b are connected at intervals which are substantially larger than the grid dimension of the memory cells with the aid of contact holes.
Since the diode structure in this memory cell is implemented as a pn junction, which is arranged as the upper layer in the second trench 6, the diode structure can be processed in planar production steps without the total area of the memory cell being increased thereby.
The space requirement of the memory cells produced according to the manufacturing method according to the invention is also kept low by the fact that the bit lines 2a and supply voltage lines 2b are buried in the layer structure. As a result, additional wiring levels for bit lines or supply voltage supply are unnecessary.
Since adjacent memory cells arranged along the sixth trenches are each constructed with mirror symmetry, the buried bit lines 2a run in pairs of bit lines. Therefore, both "open" and "folded" bit line architectures can be implemented in this concept.
Die Grä- ben können sich jedoch auch unter einem beliebigen anderenIn deviation from the example described above, after the epitaxial application of the first doped layer 2, an SiO 2 layer can be applied in a thickness of approximately 500 to 800 nm for the later isolation of the transistors. Holes for the active transistor regions are etched into this SiO 2 layer and are filled with the second doped layer and the third doped layer with selective epitaxy. In this variant, the structured SiO 2 layer replaces the insulation structures 14, 17 and 19. FIG. 7 shows a top view of a memory cell arrangement produced according to the invention. In this example, the sixth trenches filled with the fourth insulation structure 22 run perpendicular to the third trenches 13. However, the trenches can also be under any other
Winkel schneiden. Cut angle. Between adjacent sixth trenches there are a word line contact 25, which belongs to two adjacent memory cells, the first gate electrode 9, the first gate dielectric 7, part of the third doped silicon layer 4, the third trench 13, the doped polysilicon strip 21 and the fifth trench 16, which in turn belongs to adjacent memory cells, is arranged. The area of an individual memory cell 26 is shown in FIG. 7 as a dash-dotted line.
FIG. 8 shows an equivalent circuit diagram for a memory cell. The memory cell comprises a selection transistor AT and a memory transistor ST, which are connected in series between a bit line BL and a supply voltage line V ^ D via a common source-drain region. A diode structure D is connected between the common source-drain region and the gate electrode of the memory transistor ST in such a way that a low resistance value occurs when charging and a high resistance value occurs when a capacitance effective at the gate electrode of the memory transistor is discharged. The gate electrode of the selection transistor AT is connected to a word line WL. The operation of such a memory cell is described in WO 92/01287, to which reference is made with regard to the operating method.
