Интегральный тензопреобразовател содержит упругий элемент 1, выпол- , ненный из кремни , .область 2, где расположен тензочувствительный мост из четырех МДП-транзисторов, и область 3, где расположен п тый МДПтранзистор с двум дополнительными электродами, выполн ющий функции вт рого тензочувствнтельного элемента. На упругом элементе 1 указана его. лини 4 закреплени . П тый МДП-тран зистор содержит сильно л егированные области истока 5 и стока 6, провод щий канал 7, электрода. от истока, .стока и затвора соответственно , а также дополнительные сильнолегированные области с дополнительными электродами П и 12. Допол нительные электроды 11 и 12 примыка ют к боковым границам провод щего канала 7 МДП-транзистора, расположе ны между истоком 5 и стоком 6 строго друг против друга и служат ,а/1 сн ти выходного сигнала. Принципиальна электрическа схе ма интегрального тензбпреобразовател содержит тензочувствительный мост из МДП-транзисторов 13-16 и МДП-транзистор 17 с дополнительными электродами 11 и 12, причем МДПтранзистор 17 электродами 8 и 9 сое динен с диагональю питани тензочувствительного моста, электродом 10 - с целью смещени , а дополнительными электродами П и 12 - с затворами МДП-транзисторов 13-16. МДП-транзисторы 13-17 на упругом элементе 1 вьтолн ютс методами планарной технологии в едином тех66 нологическом цикле (используетс дл их изготовлени стандартна КМОПтехнологи ) и располагаютс на нем в зоне деформации, а именно в област х 2 и 3. Тензочувствительна схема из МДПтранзисторов 13-17 изготавливаетс на плоскости кремни .с ориентацией (ЮО). Каналы МДП-транзисторов 1316 ориентированы вдоль взаимно перпендикул рных направлений типа 110.. Такой выбор ориентации каналов делаетс с целью получени максимальной чувствительности. Размеры каналов определ ютс заданным выход--ным сопротивлением схемы. Остальные размеры соответствуют стандартным требовани м к топологии ЩП-транзисторных интегральных схем. Плоскость (10П) удобна тем, что на ней реализуютс М7Щ-транзисгоры 13-17 с минимальными пороговыми напр жени ми. МДП-транзистор 17 расположен в зоне деформации и его провод щий канал 7 ориентирован таким образом, чтобы под действием деформации выходной сигнал с дополнительных электродов 11 и 12 был максимален. Выходной сигнал с электродов 11 и 12 того же пор дка, что и у тензопреобразователей с мостовой схемой преобразовани , а начальный уровень сигнала, очень мал и определ етс точностью операций фотолитографии и легировани при изготовлении МДПтранзистора 17. Устройство работает следующим образом. Под действием деформации токи МДП-транзисторов 13 и 16 уменьшаютс , а токи МДП-транзисторов 14 и 15 увеличиваютс , поэтому потенциал в средней точке полумоста, образованного МДП-транзисторами 13 и 15, уменьшаетс , а потенциал в средней точке полумоста, образованного МДПтранзисторами 14 и 16, увеличиваетс , т.е. потенциалы в средних точках измен ютс противофазно, обеспечива тем самым большой выходной сигнал. Все транзисторы 13-16 моста наход тс в пологой области БАХ, что обеспечивает высокую их чувствительность к деформации (фиг. 4). Выход- . ной сигнал тензопреобразовател сильно зависит от напр ж.ени на затворах МДП-транзисторов 13-16, образующих тензочувствительный мост, так как он увеличиваетс с ростом напр жени на затворах и уменьшаетс с его уменьшением. В исходном состо нии (при отсутствии деформации) разность потенциалов между дополнительными электродами 11 и 12 равна нулю, а между ними и общим выводом - половине напр жени питани . Под действием деформации между ,, дополнительными электродами 11 и 12, т.е. на боковых границах провод щего канала 7 МДП-транзистора 17, возникает разность потенциалов, пропорциональна приложенной деформации. В св зи с тем, что дополнительные электроды 11 и 12 соединены с затворами МДП-транзисторов 13-16, образуЮ1ЧИХ противофазные половины моста, происходит увеличение изменени , напр жени на выходе интегрального тен зопреобразовател . The MOS transistor 17 is located in the deformation zone and its conductive channel 7 is oriented so that under the effect of the deformation the output signal from the additional electrodes 11 and 12 is maximum. The output signal from electrodes 11 and 12 is of the same order as that of strain gage transducers with a bridge conversion circuit, and the initial signal level is very small and is determined by the accuracy of photolithography and doping operations during the manufacture of the MDP transistor 17. The device operates as follows. Under the action of the deformation, the currents of the MIS transistors 13 and 16 decrease, and the currents of the MOS transistors 14 and 15 increase, so the potential at the midpoint of the half bridge formed by the MOS transistors 13 and 15 decreases, and the potential at the midpoint of the half bridge formed by MDP transistors 14 and 16 increases, i.e. midpoint potentials vary in antiphase, thus providing a large output signal. The use of the proposed integral strain gauge in comparison with the known one provides the possibility of creating integral strain gauge transformers with an output; signal 4-6 V with deformation 2-16
