4ib U The invention relates to electronic engineering, in particular, to the technology of manufacturing laser cathode ray tubes. These tubes contain an electron gun in an evacuated flask, an electron beam control system, and a laser screen, which is a thin plane-parallel plate made of a group A semiconductor compound with wide smooth surfaces that are coated with reflective coatings. One of them is a layer of metal, mainly silver, with high light reflectance. A known method of degassing electrovacuum devices, including cathode ray tubes (CRTs), when they are pumped out, includes heating the tube under vacuum to a temperature to which gases and water sorbed on them are removed from the shell materials, fittings and targets. . For electrovac glass, from which tube tubes are mainly manufactured, thermal vacuum processing is carried out at a degassing temperature of f 1 J. A disadvantage of the known method with respect to laser electron tube tubes is that at such a high temperature the semiconductor material interacts with the mirror material (silver or aluminum) as a result of which the reflection coefficient of the mirror is reduced, and the semiconductor is doped with the metal atoms of the mirror, while the The emissivity of the semiconductor is reduced, resulting in a decrease in the efficiency and power generation of the tube. A known method for thermal vacuum treatment of a laser CRT containing a laser target in the form of a plate from a semiconductor compound of group AB with a metal layer deposited on one side of the plate, mainly silver, including pumping the tube to Pa and heat treatment at 150 ° C for 1620 h This method allows It is not possible to degass a glass CRT without deteriorating the radiative properties of a laser target f2}. However, the known method is characterized by insufficient heat treatment efficiency during degassing, since the temperature at which it is conducted () is lower than the temperature at which the first peak of water vapor desorption from glass (155– 190 ° C) ends and is significantly lower than the temperature at which the second peak desorption of water vapor from glass (220t10 c). As a result, the process of degassing a laser CRT by a known method requires a lot of time (20 hours) and does not provide the possibility of a high vacuum half vacuum in the pumped CRT, which leads to a decrease in durability and retention of CRT due to the deterioration of the emitting properties of the electron gun cathode. The purpose of the invention is to increase the durability of a laser electron beam tube due to its more effective outgassing and an increase in the efficiency of the laser target due to thermal vacuum processing. This goal is achieved by the fact that the method of thermal vacuum treatment of a laser cathode ray tube containing a laser target in the form of a plate from a group A semiconductor compound with a metal layer, mainly silver, applied to one side of the plate, including pumping the vacuum volume of the tube to pressure not exceeding 1 10 Pa and warming up, heating is carried out at a temperature range of 155-255 e. Heating at this temperature allows, in comparison with a known method, to more effectively decontaminate the walls The foreheads of electrovac glass, in particular, provide a high degree of desorption of water vapor, and thereby increase the vacuum of the cathode ray tube by a factor of 2-3, which increases the durability and retention of the cathode ray tube. In addition, heating the laser cathode ray tube in the temperature range of 155-255 C for 10–20 h leads to an increase in the efficiency of the target of the laser cathode ray tube by 1.1–1.7 times. This is due to the fact that heating in the specified temperature range leads to an improvement in the emitted properties of the crystal, so that Frenkel-type defects (vacancy at the site of an atom in the lattice and an atom in between the lattice sites) are released, and the crystal is cleaned from superstoichiometric atoms of one of the components of the semiconductor compound (predominantly metalloid), due to the fact that under the influence of heat, these atoms migrate from the bulk of the crystal to its surface (to the boundary of the crystal with a mirror). At the same time, the dielectric layer of the mirror prevents the interaction of the metalloid atoms with the silver film of the mirror, due to which the destructive properties of the deaf mirror remain high, and the efficiency of the laser target after heating increases. Heating an electron-beam tube at higher temperatures (above 255 ° G) means that migrants migrating to the surface of the metalloid atom diffuse through the dielectric layer and, by interacting with the silver film, reduce the reflection coefficient of the mirror. In addition, heating at a higher temperature leads to the formation in the semiconductor plate of its own defects such as vacancies, which impairs the radiative characteristics of the semiconductor. Therefore, heating the laser cathode-ray tube, at a temperature above the specified range, impairs the efficiency of the tube. Example 1. A laser electron tube with a target of cs of cadmium sulfoselenide, in which a 0.055 µm thick layer of SIOjj is used as a dielectric layer in a mirror, is pumped out by means of pumping to a pressure of 5tO mm Hg and then heated at 30-5 ° C for 10 hours and then cooled to room temperature and pumped out to high vacuum. Compared to a tube that has undergone heat treatment at 150 ° C, the vacuum after desoldering the tube from the post is improved by 3 times, and the generation efficiency is 1.2 times. Example 2. A cadmium J sulphide J target laser cathode tube in which a layer with a thickness of 0.058 µm is used as the dielectric layer in a deaf mirror and is pumped out by oil-free pumping means to a pressure of 21 CEP mm Hg. Art. and then it is heated: for 15 hours, and then cooled to room temperature and pumped out under vacuum. Compared to a tube that has undergone heat treatment at T50®С, the vacuum after desoldering the tube from the post is improved by 2 times, and the generation efficiency is 1.1 times. Compared with the known method, the proposed method will increase by 2-3 times the vacuum in the device, which increases the durability of the device and its retention, and also increase the efficiency of the laser target and the device as a whole by 1.1-1.8 times. , i.e., to substantially improve the quality of laser electron beam tubes. The proposed method gives a significant national effect. Laser electron-ray tubes, the heat treatment of which was carried out according to. The proposed method can be widely used in projection imaging systems of various kinds of information on collective use screens, raster optical microscopy, laser ranging, oscillography, location and so on.
