Abstract
Description
The invention relates to etchants and can be used for etching copper and its alloys in alkaline or neutral media.
It is known that in the production of printed circuit boards, the problem often arises of selecting alkaline or neutral etchants for copper and its alloys, since the modern organic photoresists used decompose in an acidic environment, which degrades the quality of the resulting topological pattern. Also, from an economic point of view, the task is the possibility of regeneration of etching compositions.
C23F 1/04, 1982].Alkaline copper etchants are known: an etchant obtained by mixing an ammonia solution of basic copper carbonate and a 7% aqueous solution of ammonium persulfate [USSR Patent No. 109528, cl. C23F 1/34, 1957]; an etchant containing in its composition distilled water, ammonium persulfate, ethyl alcohol, sulfuric acid and hydrogen peroxide [USSR Patent No. 842097, class. C09K 13/06, 1981]; an etchant containing in its composition distilled water, copper (II) chloride, ammonium chloride (or nitrate), ammonium carbonate and alkali NaOH or KOH [USSR Patent No. 910845, class. C23F 1/04, 1982].
These compositions are characterized by a high etching rate of copper, but they have a number of significant drawbacks - a low value of the etching factor, unsatisfactory chemical resistance and the impossibility of regeneration.
Also known is an alkaline electrolytically regenerated etchant containing in its composition an ammonia complex of copper (II) sulfate - copper tetraammine sulfate, ammonia, ammonium sulfate, ammonium chloride and a catalyst - ammonium metavanadate [Patent RU No. 2078850 C1, cl. C23F 1/18, 1997]. This technical solution is taken as a prototype.
This etchant has a number of disadvantages. Firstly, the use of ammonia reduces the value of the etching factor to small values - no more than 2.5. Secondly, the etching composition itself is not regenerated - copper can only be regenerated from it by electrolytic deposition. Thirdly, after regeneration, the problem arises of recycling or separating the components of the spent electrolyte.
The technical result of the proposed solution is to increase the etching factor to values exceeding the average value of 2-2.5 achieved for most alkaline copper etchants, as well as the ease of regeneration of the etching composition by the reagent method.
The technical result is achieved by the fact that in the solution for etching copper and its alloys, including distilled water, an etching agent, a complexing agent, copper (II) chloride is selected as an etching agent, gelatin and ammonium chloride are selected as complexing agents in the following quantities:
The technical result is achieved by the fact that in a solution for etching copper and its alloys, including an etching agent, a complexing agent, copper (II) chloride is selected as an etching agent, gelatin and sodium chloride are selected as complexing agents in the following quantities:
Solutions are prepared as follows.
In the required amount of water, when heated to 50-70°C with continuous stirring, the measured amount of gelatin is completely dissolved. Then add measured amounts of copper dichloride 2-aqueous and ammonium chloride according to the first option or sodium chloride according to the second option.
Stir the solution until the components are completely dissolved.
The working concentration of Cu 2+ ions in the etchant according to the first and second options is the same and is 107.2 g/l, the pH value is close to 7. Etching is carried out at a temperature of T=(45±5)°C. The etching effect is achieved by the formation of complexes (NH 4 ) 2 [CuCl 4 ] and Na 2 [CuCl 4 ], which dissolve copper according to the reaction:
[CuCl4]2-+Cu=2[CuCl2]-.[CuCl 4 ] 2- +Cu=2[CuCl 2 ] - .
Complexes NH 4 [CuCl 2 ] and Na[CuCl 2 ] are soluble in water, they color the solution dark green. As the [CuCl 2 ] - ions accumulate in the etching solution, a CuCl precipitate is released that is not bound by ammonium or sodium chlorides. In this case, as a rule, the etching rate first sharply increases (on average, upon reaching the total concentration of copper ions in the solution equal to 170 g/l), then decreases more than. twice. With a sharp decrease in the etching rate, regeneration of the etching solution is necessary.
Regeneration is carried out as follows.
CuCl:A mixture of perhydrol (30% aqueous solution of hydrogen peroxide) and concentrated hydrochloric acid (36% aqueous solution of hydrogen chloride) in a volume ratio of 2.1:1 is added in small portions to the spent etchant with constant stirring until the CuCl precipitate is completely dissolved:
2CuCl+H2O2+2HCl=2CuCl2+2H2O.2CuCl + H 2 O 2 + 2HCl = 2CuCl 2 + 2H 2 O.
The dissolution is carried out at room temperature. The reaction mixture changes color from dark green to emerald green. Note the volume of the mixture of perhydrol and hydrochloric acid V regen (ml) consumed in the reaction. Calculate the amount of copper M (Cu), g, passed into the solution as a result of etching, according to the formula:
M(Cu)=Vреген/8,41.M(Cu)=V regen / 8.41.
After complete dissolution of the precipitate, excess hydrogen peroxide is decomposed by heating the etching solution to 40-50°C:
2H2O2=2H2O+O2↑.2H 2 O 2 = 2H 2 O + O 2 ↑.
Excess oxygen is removed from the reaction zone, and the resulting water passes into the etchant. Next, the components in grams are added to the heated solution according to the first option:
M(NH4Cl)=2,19M(Cu),M(NH 4 Cl) = 2.19M (Cu),
(Cu),M (gelatin)=0.03 M (Cu),
по второму варианту:for the second option:
М (NaCl)=0.95 М (Cu),M (NaCl)=0.95 M (Cu),
M (gelatin)=0.03 M (Cu), Maintain the temperature at 50-70°C and with constant stirring completely dissolve first gelatin, then ammonium or sodium chlorides.
For the proposed etchant according to the first and second options, the maximum achieved etching factor values are in the range of 5.0-5.6, which is more than twice the value achieved for most alkaline etchants. Under a microscope at 20x magnification, the edges of the etched areas look smooth, which indicates the high quality of the etching process. The etching rate (depending on the copper deposition method) is 3.0-3.6 μm/min for the etchant composition according to the first and second options.
The use of the proposed solution in the production of printed circuit boards by chemical liquid etching provides a good surface etching quality, as well as a significant economic effect due to the fact that there is no need to constantly extract the etched copper from the solution (usually by an expensive electrolytic method), since the etchant completely restores its etching properties after regeneration by the reagent method.
