Abstract
Description
The invention relates to light sensitive semiconductor devices for converting light into electrical energy, in particular to multi-junction solar cells.
(US Patent №7217882. «Broad spectrum solar cell», filled: May 27, 2003, published May 15, 2007, IPC: H01L 31/00).A heterostructure of a multi-pass solar cell is known, including a substrate on which at least two conjugated two-layer components are made made of solid solutions of metals of the third group (in particular, In 1-x Ga x N) with pn junctions between the layers. Two-layer components are interconnected through tunnel junctions or ohmic contacts. The band gap of the two-layer components increases toward the surface intended for irradiation with solar energy (US Patent No. 7217882. "Broad spectrum solar cell", filled: May 27, 2003, published May 15, 2007, IPC: H01L 31/00).
In1-xGaxN.The known device provides a consistent conversion of solar radiation. Part of the radiation with photon energy equal to or greater than the band gap is absorbed and generates an electron-hole pair. Radiation with photon energy less than the band gap freely passes through the layers of the upper component and is converted into electrical energy in components located further from the source of solar energy. The change in the band gap is achieved by varying the composition of the epitaxial layer In 1-x Ga x N.
The composition of the layers of the known heterostructure is selected based on the need to ensure the conversion of the entire spectrum of solar radiation. Moreover, the composition of each of the layers is selected in such a way as to provide the necessary value of the band gap. However, when choosing the composition of the layers of the known heterostructure, it is not taken into account that when the composition is varied, the value of the lattice constant changes. The mismatch of the constant lattices of the epitaxial layers and the substrate, as well as the epitaxial layers forming the pn junction with each other, leads to the appearance of defects in the layers, and, as a result, to a decrease in the efficiency of the solar cell.
The heterostructure of a multi-junction solar cell based on solid solutions of metals of the third group is also known, including a substrate made of AlN, on which there are three conjugated bilayer components made of In 1-x Ga x N with pn junctions between layers conjugated to each other tunnel crossings. The band gap of the components increases towards the surface intended for irradiation with solar energy (Patent RU No. 2376679. “Semiconductor multi-junction solar cell”, claimed. September 16, 2008, published on December 20, 2009, IPC: H01L 31/042) - prototype.
The use of a substrate made of AlN in combination with two-layer components with pn junctions between layers made of InGaN allows, in comparison with the known technical solution (US Patent No. 7217882), to reduce the density of dislocations and, as a result, the number of defects in the layers due to a good combination of thermal conductivity coefficients of an AlN substrate and layers of two-layer components. Nevertheless, a sufficiently high efficiency of solar energy conversion in the case of using the known heterostructure cannot be achieved due to the unsatisfactory morphology of the layers, which is mainly due to the difference in the crystal lattice parameters of the layers of the bilayer components and the substrate, as well as the crystal lattice of the epitaxial layers forming pn-junction with each other. In turn, the difference in the parameters of the crystal lattice determines the level of defects and dislocations, which negatively affects the efficiency of the conversion of solar energy into electrical energy.
The objective of the present invention is to increase the efficiency of conversion of solar energy into electrical energy.
The problem is solved due to the fact that the heterostructure of a multi-junction solar cell based on nitrides of solid solutions of metals of the third group includes a substrate made of AlN, on which there are three conjugated bilayer components made of In 1-x Ga x N with pn junctions between layers conjugated by tunnel junctions. The band gap of the components increases towards the surface intended for irradiation with solar energy. The heterostructure additionally contains at least two relaxation layers located between the substrate and the two-layer component adjacent to the substrate, which are made of Al x In y Ga 1-xy N, where x + y <1, while the band gap of the two-layer components satisfies the ratio: E g1 : E g2 : E g3 = 1: 2.23: 3.08, where 0.65 ≤ E g1 ≤0.85 eV.
The surface intended for irradiation with solar energy can be turned towards the substrate.
The AlN substrate may be removable.
There are two types of recombination of electrons and holes: radiative and non-radiative. Radiative recombination is accompanied by the conversion of an electron-hole pair into light energy, and the reverse process also takes place: light energy is converted into an electron-hole pair. Non-radiative recombination is a source of heat. In the case when an electron recombines with a hole in a defect such as a dislocation, recombination is nonradiative, i.e. large power losses due to thermal radiation occur.
Since dislocations are the main source of nonradiative recombination, the present invention uses a substrate made of AlN having crystal lattice parameters close to InGaN. This combination of substrate materials and two-layer components allows one to reduce nonradiative recombination.
In addition, due to a decrease in the dislocation density, the characteristic time of radiative recombination in nitride semiconductors is longer than the time of nonradiative recombination. The short characteristic time of nonradiative recombination means that electrons and holes can recombine before an interaction with a dislocation occurs.
To reduce the level of defects and dislocations in the heterostructure layers caused by the mismatch of the crystal lattice of the substrate and the two-layer components formed on it, in the proposed invention, relaxation layers are provided between the substrate and the two-layer component adjacent to the substrate.
In the presence of only one relaxation layer, “sprouting” dislocations appear in the two-layer component adjacent to the substrate.
On the other hand, too many relaxation layers increase the overall resistance of the heterostructure as a whole, which is accompanied by an increase in the operating voltage. The consumption of electrical energy increases, and the efficiency of converting solar energy into electrical energy decreases. In the general case, the number of relaxation layers is from 3 to 7 and can be determined by calculation or experimentally, depending on the specific parameters of the heterostructure.
AlxInyGa1-x-yN, a x+y<1.It was experimentally determined that the best coordination of the crystal lattice parameters of a substrate made of AlN and layers of two-layer components made of InGaN is achieved provided that the relaxation layers placed between the substrate and the two-layer component adjacent to the substrate are made of Al x In y Ga 1-xy N, a x + y <1.
Another condition providing an increase in the efficiency of converting solar energy into electrical energy is the optimal ratio of the values of the band gap of two-layer components.
In accordance with the invention, the band gap of the two-layer components must satisfy the ratio: E g1 : E g2 : E g3 = 1: 2.23: 3.08, where 0.65≤E g3 ≤0.85 eV. It is with this ratio of the band gap of the two-layer components that the possibility of efficient absorption of solar energy in the entire range of the spectrum of solar radiation is achieved at the optimum ratio of the crystal lattice parameters of the layers of the two-layer components.
E g1 cannot be less than 0.65, because this is the band gap of layers made of InN. In the case of an increase in the band gap of more than 0.85, conversion of part of the infrared spectrum is not ensured.
In some embodiments, it is advisable that the surface intended for irradiation with solar energy is facing the substrate.
If the substrate is conductive and has a band gap that covers a significant part of the solar radiation spectrum, then it is possible to create a vertical solar cell chip (contacts are located on opposite sides of the substrate). This allows to reduce the operating voltage, improve the spreading of the current along the heterostructure, and also simplifies the manufacturing technology of the solar cell chip.
In some cases, it is advisable that the AlN substrate be made with the possibility of separation, which further reduces the operating voltage.
