Известен способ (см. [1]), заключающийся в гидролизе тетраэтоксисилана в среде этанола в присутствии 0,01-0,1 М водного раствора гексафторсиликата аммония с последующей сушкой MB излучением мощностью 300-1000 Вт. Изобретение позволяет получать пористый диоксид кремния с разной удельной площадью поверхности 400-1000 м2/г за 15-60 мин. Полученный порошок обладает достаточной прочностью к истиранию, допускающей его использование в 5-10 аналитических циклах. Слои могут быть сформированы и модифицированы одновременно при температуре 120-200°С, общем давлении 0,5-1 мм рт.ст. и газовой смеси, содержащей моносилан и кислород в соотношении концентраций от 1 до 0,4, при парциальном давлении моносилана 0,3-0,7 мм рт.ст. Скорость напыления составляет 15 нм/мин, расстояние от мишени до подложки 35 мм. Толщина пленки - 70 нм, процентное содержание углерода в первом случае Sc=30%, во втором Sc=70%. Для определения поверхностного рельефа и количественных параметров легированного диэлектрика использовался метод атомно-силовой микроскопии и электронный растровый микроскоп.
