Известно устройство (аналог), включающее полупроводниковую подложку, на поверхности которой последовательно расположены широкозонный резистивный слой и полупрозрачный металлический электрод. Лавинное усиление фотоэлектронов осуществляется на границе полупроводник-широкозонный резистивный слой. При этом лавинный ток перетекает к металлическому электроду через резистивный слой. Недостатком устройства является присутствие, а также образование при эксплуатации локальных неуправляемых микропробоев, происходящих в областях неоднородности границы раздела полупроводника с широкозонным резистивным слоем. Дело в том, что области микропробоев, статически распределенные на упомянутой выше границе, имеют токовую связь между собой, поэтому широкозонный резистивный слой недостаточно ограничивает лавинный ток в устройстве. The mentioned micro-breakdowns lead to local heating of the semiconductor, and as a result, the device fails.

При этом средний переход в области тройного p-n-p-n-перехода смещается в прямом направлении, а два внешних перехода - в противоположном направлении. Области p-n-перехода, расположенные между p-n-p-n-переходами, также смещаются в противоположном направлении. В результате этого достигается такая форма распределения потенциала, которая способствует сбору фотоэлектронов, образованных в верхнем фоточувствительном полупроводниковом слое к областям p-n-p-n-переходов. Усиление фотоэлектронов производится в первом сверху p-n-переходе канала умножения, а следующий p-n-переход, смещенный в прямом направлении, выполняет роль потенциальной ямы глубиной около 0,5-0,7 В, в которой собираются умноженные электроны. Накопление электронов в упомянутой потенциальной яме за время нескольких наносекунд приводит к резкому понижению электрического поля в лавинной области (т.е. в первом p-n-переходе), в результате этого лавинный процесс в данном канале умножения прекращается. In this case, the average transition in the region of the triple p-n-p-n-junction shifts in the forward direction, and the two external transitions in the opposite direction. The pn junction regions located between the pnnpn junctions also shift in the opposite direction. As a result of this, a form of potential distribution is achieved that facilitates the collection of photoelectrons formed in the upper photosensitive semiconductor layer to the regions of pnpn junctions. The photoelectrons are amplified in the first p-n junction of the multiplication channel, and the next p-n junction, shifted in the forward direction, acts as a potential well with a depth of about 0.5-0.7 V, in which the multiplied electrons are collected. The accumulation of electrons in the mentioned potential well during a few nanoseconds leads to a sharp decrease in the electric field in the avalanche region (i.e., in the first p-n junction), as a result of which the avalanche process in this multiplication channel stops. Then, within a few tens of nanoseconds after the end of the avalanche process, the accumulated electrons go to the substrate due to the sufficient leakage of the third p-n junction. Thus, the avalanche amplification of photoelectrons is carried out in independent multiplication channels that do not have a charge coupling between themselves. This improves stability and increases the sensitivity of the avalanche photodiode.
