Источники света на основе полупроводниковых электролюминесцентных диодов (светодиодов) широко используются в технике. Так, например, для создания телевизионных систем ночного видения, современных систем охранной сигнализации, телекоммуникационных средств связи, использующих открытые оптические каналы связи, требуются малогабаритные, высокоэффективные источники света с большой мощностью излучения, поскольку при прочих равных условиях мощность излучения источника света определяет дальность действия этих систем. Источники излучения с такими параметрами могут быть выполнены в виде многоэлементного излучающего прибора, в котором отдельные излучающие элементы соединены между собой последовательно или параллельно. Последовательное соединение позволяет эффективно использовать мощность источника питания. Параллельное соединение излучающих элементов или звеньев из последовательно соединенных элементов обеспечивает возможность создания источника света с заданной выходной световой мощностью. Подложка выполнена из керамики, на которой в соответствии с определенной топологией нанесены токопроводящие полоски, с которыми соединены кристаллы светоизлучающих диодов. На керамическую подложку наклеен отражатель, выполненный в виде пластины кремния, в которой методом фотолитографии сформирована сетка отверстий пирамидальной формы, боковые наклонные стенки которых покрыты слоем алюминия. Наличие отражателя в виде единой пластины позволяет компактно расположить диоды и создать малогабаритное устройство. Конструктивное выполнение устройства обуславливает большие трудности реализации последовательного соединения полупроводниковых кристаллов, что делает проблематичным создание мощного источника света на базе прототипа. При этом необходимость использования двухэлементного основания, состоящего из керамической подложки и кремниевого отражателя, усложняет технологию изготовления, а невозможность точного совмещения подложки и отражателя приводит к снижению коэффициента внешнего квантового выхода устройства. The structural design of the device causes great difficulties in the implementation of serial connection of semiconductor crystals, which makes it difficult to create a powerful light source based on the prototype. Moreover, the need to use a two-element base, consisting of a ceramic substrate and a silicon reflector, complicates the manufacturing technology, and the inability to accurately combine the substrate and the reflector reduces the coefficient of the external quantum yield of the device.

Для решения поставленной задачи в источнике света, содержащем размещенные в N углублениях основания электролюминесцирующие полупроводниковые кристаллы с p-n переходами и омическими контактами к ним с обеих сторон, в отличие от прототипа, основание выполнено в виде пластины из кремния, покрытой слоем диэлектрика, на котором расположены изолированные друг от друга участки металлизации, покрывающие углубления и прилежащую к ним поверхность основания. Металлизация усиливает эффект отражения света от боковых стенок углублений и одновременно выполняет функцию токопроводящего покрытия. Для осуществления последовательного соединения верхний контакт каждого i-го кристалла соединен проволочным электродом с металлизацией i-1 углубления, а верхний контакт 1-го кристалла соединен с контактной площадкой, расположенной на поверхности основания. В изобретении сохранены положительные качества прототипа, а именно:
- малые габариты, так как использование основания, выполненного из кремния, позволяет за счет плотного расположения углублений, с хорошо отражающими свет боковыми стенками, изготовить источник излучения с большим количеством кристаллов, расположенных на малой площади;
- технологичность при изготовлении, так как может быть использована высокоэффективная гибридно-интегральная технология, позволяющая реализовать групповой метод изготовления многоэлементного излучателя. The invention retained the positive qualities of the prototype, namely:
- small dimensions, since the use of a base made of silicon allows, due to the dense arrangement of the recesses with well-reflecting side walls, to produce a radiation source with a large number of crystals located on a small area;
- manufacturability in manufacturing, since a highly efficient hybrid-integrated technology can be used to implement the group method of manufacturing a multi-element emitter. The proposed design of the base in the form of a monolithic silicon wafer simplifies the manufacturing technology, since the operations of manufacturing a ceramic substrate and combining the substrate and reflector are excluded.

Источник света, представленный на фиг.1, содержит основание 1, выполненное из монолитной пластины кремния площадью 5х5 мм и толщиной 0.3 мм, покрытой окисной пленкой, по периметру пластины сформированы 14 прямоугольных углублений 2.1, 2.2,...2.14 в виде усеченных пирамид высотой 0.15 мм и площадью верхнего основания 0.7х0.7 мм, все углубления и прилежащие к ним участки основания покрыты слоем металла 3, металлизация одного углубления от другого отделена изолирующими канавками 4, в центральной части пластины находится сквозное отверстие 5 для внешних выводов, между углублениями и сквозным отверстием пластины находятся контактные площадки 6, 7, 8, 9. Контактные площадки 6 и 7 электрически соединены между собой проволочной перемычкой 10. В углублениях 2.1, 2.2,...2.14 размешены полупроводниковые электролюминесцирующие кристаллы 11.1, 11.2, . ..11.14 с p-n переходами и омическими контактами к ним с обеих сторон, при этом кристаллы соединены в две параллельные цепочки, каждая из которых состоит из семи последовательно соединенных светоизлучающих кристаллов, нижними омическими контактами которые контактируют с металлизацией углублений, а верхние контакты разведены следующим образом: контакты первого и четырнадцатого кристаллов 11.1 и 11.14 золотой проволокой 12 методом термокомпрессии соединены с контактными площадками 6, 7, контакты второго и тринадцатого кристаллов 11.2 и 11.13 соответственно с металлизацией первого и четырнадцатого углублений 2.1 и 2.14, контакты третьего и двенадцатого кристаллов 11.3 и 11.12 соответственно с металлизацией второго и тринадцатого углублений 2.2 и 2.13 и так далее, соответственно контакты седьмого и восьмого кристаллов соединены с металлизацией шестого и девятого углублений 2.6 и 2.9, металлизация углублений 2.7 и 2.8 проволочными перемычками 10 соединены с контактными площадками 8, 9, контактные площадки 6, 8, 9 с помощью внешних выводов 13 подключены к источнику питания.
