Abstract

본 발명은 기판을 수용해서 처리하는 처리실에 기판을 개폐가능한 개구에서 출입시키는 기판 처리장치에 관한 것으로써, 개구의 개폐조작에 의해 분진의 발생이 일어나지 않고, 개폐동작이 불가능해지는 것이 확실하게 억제되며, 또한 확실한 밀폐성을 얻기 우하여 대기조(11)에 설치된 기판(B)을 통과시키는 개구(32)를 폐지할 수 있는 폐지체(5)가 설치되고, 이 페지체(5)에 의해 개구(32)를 폐지하는 폐지위치와, 상기 개구(32)로부터 이간하여 개구(32)를 개방하는 개방위치중 어느 하나로 절환하는 사변형 링크 기구(4)를 구비하고 있다. 개구(32)의 상기 폐지체(5)에 대향한 외주 가장자리부에 시일부재를 설치하고 있다. 상기 폐지체(5)는 개방위치에 있는 상태에서 개구(32)에 대향하는 위치에 기판(B)을 통과시킬 수 있는 기판 통과구(54)를 가지고 있다.

Claims (4)

  1. 기판을 수용해서 처리하는 처리실을 형성하고 이 처리실벽에 상기 기판을 통과시키는 개구가 형성된 처리실 구성체와, 상기 개구를 폐지할 수 있는 폐지체와, 이 폐지체를 상기 개구의 외주 가장자리부에 당접하는 폐지위치와 상기 개구로부터 이간하는 개방위치에 선택적으로 절환하는 개폐수단을 구비하여 이루어지는 것을 특징으로 하는 기판처리장치.
  2. 제1항에 있어서, 상기 처리실벽 및 폐지체의 적어도 한쪽에 폐지시의 상기 개구를 둘러싸도록 시일 부재를 부착한 것을 특징으로 하는 기판처리장치.
  3. 제1항 또는 제2항에 있어서, 상기 개폐수단은 상기 개구면에 평행하게 설치된 제1축과, 일단부가 상기 제1측 둘레에 회전 가능하게 축지되고, 타단부에 상기 폐지체가 부착된 제1아암과, 상기 제1축에 평행하게 설치된 제2축과, 일단부가 상기 제2축 둘레에 회전 가능하게 축지되며, 타단부가 상기 폐지체에 부착된 제2아암으로 이루어지고 상기 제1축, 제2축, 제1아암, 제2아암 및 폐지체에 의해 사변형 링크 구조가 형성되어 있는 것을 특징으로 하는 기판처리장치.
  4. 제1항 또는 제2항에 있어서, 상기 휴지체는 상기 개방위치에 있는 상태에서 상기 개구에 대향하는 위치에 기판을 통과시킬 수 있는 기판통과구를 가지고 있는 것을 특징으로 하는 기판처리장치.
