Description
경사형 박막 태양전지에 관한 것이다.
최근 몇 년 전부터 화석연료 고갈에 대한 우려와 환경오염의 심각성으로 인하여 화석연료를 대체할 청정 에너지개발이 활발하다. 청정 에너지에는 태양광(太陽光), 조력(潮力), 풍력(風力) 등이 있으며, 이 중 환경의 영향이 가장 적고 기술적 완성도가 높은 태양광 발전장치가 가장 활발히 개발 및 설치되고 있다.
태양광 발전장치는 일조시간 및 태양광 모듈의 입사각도에 따라 발전량이 좌우된다. 그래서 종래에는 태양광 모듈에 경사각 조절장치, 태양추적장치 등을 설치하여 태양의 위치변화에 따라 태양광 모듈의 경사각 및 방향을 조절하여 최적의 입사각을 형성하여 최대한의 발전량을 생산하려 하고 있다.
그러나, 종래에는 태양전지의 발전을 최대로 하기 위해 모듈 설치 각도를 조절하는데, 이 방법은 BIPV 등에 적용하기에는 어려운 문제점이 있다. BIPV(Building intergreated PV)의 경우, 건물 또는 자동차 등에 설치하는 것으로 각도 조절이 더욱 어려우며, 경사를 형성하는 경우도 있지만 설치비가 많이 들며, BIPV의 본래 취지에서 어긋나 미관상 보기도 좋지 않은 단점을 가지고 있다. 따라서, 경사 없이 태양전지를 설치하게 되는데, 이 경우에는 발전량이 60% 이하로 떨어지는 문제가 있다.
실리콘 태양전지의 경우에는 모듈 제조시 모듈 지지대를 이용하여 태양전지 셀을 경사지게 형성하는 방법을 제안하고 있으나, 이는 모듈 설치 각도를 조절하는 방법과 크게 다르지 않으며 셀과 모듈을 동시에 만드는 박막 태양전지에는 적용할 수 없는 한계가 있다.
본 발명의 일 측면에서의 목적은 태양광의 최적 각도에 맞게 설치할 수 없는 건물, 자동차 등에 효과적으로 적용하여 태양전지 발전량을 향상시킬 수 있는 구조의 박막 태양전지를 제공하는 데 있다.
상기 목적을 달성하기 위하여, 본 발명의 일 측면에서
기판 바닥면에 대하여 제1 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면을 포함하는 기판;
상기 기판의 표면에 형성된 제1 전극;
상기 제1 전극 상에 형성된 광흡수층; 및
상기 광흡수층 상에 형성된 제2 전극;을 포함하는 경사형 박막 태양전지가 제공된다.
또한, 본 발명의 다른 측면에서
기판 바닥면에 대하여 제1 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면을 포함하는 기판을 준비하는 단계;
상기 기판의 표면에 제1 전극을 형성하는 단계;
상기 제1 전극 상에 광흡수층을 형성하는 단계; 및
상기 광흡수층 상에 제2 전극을 형성하는 단계;를 포함하는 경사형 박막 태양전지의 제조방법이 제공된다.
본 발명의 일 측면에서 제공되는 경사형 박막 태양전지는 건물이나 자동차 등에 태양전지 모듈을 경사지게 설치하기 어려운 곳에 설치하여 우수한 태양전지 발전량을 나타낼 수 있다. 또한, 기판 일부 표면에는 태양광 발전에 적합하게 경사지게 형성된 박막 태양전지 소자만 위치하고, 기판 다른 일부 표면으로 버스바 전극을 형성함으로써 단위면적당 발전량을 최대화할 수 있다.

기판 바닥면에 대하여 제1 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면을 포함하는 기판;
상기 기판의 표면에 형성된 제1 전극;
상기 제1 전극 상에 형성된 광흡수층; 및
상기 광흡수층 상에 형성된 제2 전극;을 포함하는 경사형 박막 태양전지가 제공된다.

이하, 도 1 내지 도 4의 모식도를 참조하여 본 발명의 일 측면에서 제공되는 경사형 박막 태양전지에 대하여 상세히 설명한다.
도 1, 도 3 및 도 4는 본 발명의 일 실시예에 따른 경사형 박막 태양전지를 개략적으로 도시한 단면도이고, 도 2는 본 발명의 일 실시예에 따른 경사형 박막 태양전지에 적용되는 경사진 표면 구조를 가지는 기판을 개략적으로 도시한 단면도이다.
도 1 및 도 2를 참조하면, 본 발명의 일 측면에서 제공되는 경사형 박막 태양전지(100)는 기판(10) 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면(11) 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도(θ2)로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면(12)을 포함하는 기판을 포함한다.
본 발명에서는 태양전지 발전량을 최대로 하기 위하여, 모듈을 경사지게 구성하는 것이 아니라 태양전지 셀 자체가 경사지게 형성하는 것으로서, 상기 기판(10)은 기판 바닥면에 대하여 특정 각도로 기울어진 표면을 갖는다.
상기 제1 면(11)은 기판(10) 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가지며, 상기 제1 면은 박막 태양전지가 설치되는 건물 또는 자동차에 태양광이 비추는 면으로, 상기 제1 면 상부로 박막 태양전지 소자 구성 요소가 적층되는 것이 바람직하다.
상기 제2 면(12)은 기판(10) 바닥면에 대하여 제2 각도(θ2)로 기울어진 표면을 가지며, 인접하는 제1 면(11)과 접하여 형성된다.
이때, 상기 제1 각도는 10° 내지 80°일 수 있으며, 15° 내지 75°일 수 있고, 20° 내지 70°일 수 있으며, 25° 내지 65°일 수 있고, 30° 내지 60°일 수 있으며, 35° 내지 55°일 수 있고, 40° 내지 50°일 수 있으며, 42° 내지 48°일 수 있고, 약 45°일 수 있다.
또한, 상기 제2 각도는 20° 내지 90°일 수 있으며, 25° 내지 85°일 수 있고, 30° 내지 80°일 수 있으며, 35° 내지 75°일 수 있고, 40° 내지 70°일 수 있으며, 45° 내지 65°일 수 있고, 50° 내지 60°일 수 있다.
나아가, 상기 기판(10)은 광 투광성이 우수한 유리(Glass) 기판, 또는 폴리머 기판 등을 사용할 수 있다. 예를 들어, 유리 기판으로는 소다라임 유리(sodalime glass) 또는 고변형점 소다유리(high strained point soda glass)를 사용할 수 있고, 폴리머 기판으로는 폴리이미드(polyimide)와 같은 유연성 있는 고분자 재질을 사용할 수 있으나, 이에 한정하지 않는다. 유리 기판은 외부의 충격 등으로부터 내부의 소자를 보호하고, 태양광의 투과율을 높이기 위해 철분이 적게 들어간 저철분 강화유리로 형성될 수 있다.
상기 기판(10)을 유리로 사용하는 경우, 유리 제조 당시에 전술한 바와 같은 경사진 표면 구조를 형성하여 제조함으로써 종래 모듈을 경사지게 형성하는 경우 제작되는 기술 비용 등을 현저히 감축시킬 수 있다.
본 발명의 일 측면에서 제공되는 경사형 박막 태양전지(100)는 제1 전극(20)을 포함하고, 상기 제1 전극은 상기 기판(10)의 표면에 형성된다.
상기 제1 전극(20)은 상기 기판(10)의 제1 면(11)에 형성되거나, 제2 면(12)에 형성되거나, 제1 면 및 제2 면에 형성될 수 있다. 상기 제1 전극은 기판 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가질 수 있고, 제2 각도(θ2)로 기울어진 표면을 가질 수 있다. 구체적인 일례로, 상기 제1 전극은 기판 표면 전체에 형성되는 것으로 제1 면 및 제2 면에 형성될 수 있으며, 제1 면에만 형성될 수 있다.
상기 제1 전극(20)은 후면전극일 수 있으며, 상기 제1 전극은 광전효과에 의해 형성된 전하를 수집하고, 광흡수층을 투과한 광을 반사시켜 광흡수층에 의해 재흡수될 수 있도록, 몰리브덴(Mo), 알루미늄(Al) 또는 구리(Cu) 등과 같은 도전성과 광 반사율이 우수한 금속 재질로 이루어질 수 있다. 특히, 상기 제1 전극은 높은 전도도, 광흡수층과의 오믹(ohmic) 접촉, 고온 안정성 등을 고려하여, 몰리브덴(Mo)을 포함하여 형성될 수 있다. 상기 제1 전극은 금속 재질의 단일막으로 형성되거나, 기판(10)과의 접합 및 제1 전극 자체의 저항 특성을 확보하기 위해 다중막으로 형성될 수 있다.
본 발명의 일 측면에서 제공되는 경사형 박막 태양전지(100)는 광흡수층(30)을 포함하고, 상기 광흡수층은 상기 제1 전극(20) 상에 형성된다.
상기 광흡수층(30)은 상기 기판(10)의 제1 면(11)에 형성된 제1 전극(20) 표면에 형성되거나, 제2 면(12)에 형성된 제2 전극 표면에 형성되거나, 제1 면에 형성된 제1 전극 및 제2 면에 형성된 제2 전극 표면에 형성될 수 있다. 상기 광흡수층은 기판 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가질 수 있고, 제2 각도(θ2)로 기울어진 표면을 가질 수 있다. 구체적인 일례로, 상기 광흡수층은 제1 전극 표면 전체에 형성되는 것으로 제1 면에 형성된 제1 전극 및 제2 면에 형성된 제1 전극 상에 형성될 수 있으며, 제1 면에만 형성될 수 있다.
상기 광 흡수층(30)은 구리(Cu), 인듐(In), 갈륨(Ga) 및 황(S) 및/또는 셀레늄(Se)을 포함하는 구리-인듐-갈륨-설파이드 또는 셀레나이드(CIGS, CIGSe 또는 CIGSSe)계 화합물로 형성되어 P형 반도체 층을 이루며, 입사하는 태양광을 흡수할 수 있다. 또는, 상기 광 흡수층은 구리(Cu), 아연(Zn), 주석(Sn) 및 황(S) 및/또는 셀레늄(Se)을 포함하는 구리-아연-주석-설파이드 또는 셀레나이드계(CZTS, CZTSe 또는 CZTSSe)계 화합물로 형성되어 P형 반도체층을 이룰 수 있다.
본 발명의 일 측면에서 제공되는 경사형 박막 태양전지(100)는 제2 전극(40)을 포함하고, 상기 제2 전극은 상기 광흡수층(30) 상에 형성된다.
상기 제2 전극(40)은 상기 기판(10)의 제1 면(11) 상부로 형성되거나, 제2 면(12) 상부로 형성되거나, 제1 면 및 제2 면 상부로 형성될 수 있다. 상기 제2 전극은 기판 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가질 수 있고, 제2 각도(θ2)로 기울어진 표면을 가질 수 있다. 구체적인 일례로, 상기 제2 전극은 광흡수층 표면 전체에 형성되는 것으로 제1 면 상부로 형성된 광흡수층 및 제2 면 상부로 형성된 광흡수층 상에 형성될 수 있으며, 제1 면 상부에만 형성될 수 있다.
상기 제2 전극(40)은 광흡수층(30)과 P-N 접합을 이루며, 광전효과에 의해 형성된 전하를 포획한다. 상기 제2 전극은 ZnO:B, ITO 또는 IZO 등과 같은 투명한 전도성 재질을 포함할 수 있다. 상기 제2 전극의 상면은 입사하는 태양광의 반사를 줄이고 광 흡수층으로의 광흡수를 증가시키기 위해 텍스쳐링(Texturing)될 수 있다.
상기 경사형 박막 태양전지(100)는 구체적인 일례로, 도 3의 모식도로 나타낸 바와 같이, 기판(10) 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면(11) 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도(θ2)로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면(12)을 포함하는 기판; 상기 기판의 표면에 형성된 제1 전극(20); 상기 제1 전극 상에 형성된 광흡수층(30); 상기 광흡수층 상에 형성된 제2 전극(40); 및 상기 제2 전극 상에 형성된 버스바(busbar, 50)를 포함하고, 상기 상기 버스바는 제2 면측 상부에만 형성되어 기판 바닥면에 대하여 제2 각도로 기울어진 표면을 갖는 것일 수 있다.
상기 기판의 제2 면(12)의 표면에 대하여 수직하는 방향의 상부로만 버스바가 형성됨으로써 태양전지 모듈의 단위면적당 발전량을 최대화할 수 있다.
상기 경사형 박막 태양전지(100)는 구체적인 일례로, 도 4의 모식도로 나타낸 바와 같이, 기판(10) 바닥면에 대하여 제1 각도(θ1)로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면(11) 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도(θ2)로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면(12)을 포함하는 기판; 상기 기판의 제1 면에 형성된 제1 전극(20); 상기 제1 전극 상에 형성된 광흡수층(30); 및 상기 광흡수층 상에 형성된 제2 전극(40);을 포함할 수 있다.
상기 경사형 박막 태양전지(100)는 상기 기판(10)의 제1 면(11)의 표면에 대하여 수직하는 방향의 상부로만 제1 전극(20), 광흡수층(30) 및 제2 전극(40)이 적층된 것일 수 있다.
상기 박막 태양전지(100)는 광흡수층(30) 상에 형성된 버퍼층(미도시)을 더 포함할 수 있다. 상기 버퍼층은 광흡수층과 제2 전극(40) 간의 밴드갭 차이를 줄이고, 광흡수층과 제2 전극 계면 사이에서 발생할 수 있는 전자와 정공의 재결합을 감소시킨다. 상기 버퍼층은 CdS, ZnS, In2S3, ZnxMg(1-x)O 등으로 형성될 수 있다.
또한, 본 발명의 다른 측면에서

이하, 본 발명의 다른 측면에서 제공되는 경사형 박막 태양전지의 제조방법에 대하여 각 단계별로 상세히 설명한다.
먼저, 본 발명의 다른 측면에서 제공되는 경사형 박막 태양전지의 제조방법은 기판 바닥면에 대하여 제1 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면을 포함하는 기판을 준비하는 단계를 포함한다.
본 발명에서는 태양전지 발전량을 최대로 하기 위하여, 모듈을 경사지게 구성하는 것이 아니라 태양전지 셀 자체가 경사지게 형성하는 것으로서, 기판 바닥면에 대하여 특정 각도로 기울어진 표면을 갖는 기판을 준비한다.

상기 제2 면은 기판 바닥면에 대하여 제2 각도(θ2)로 기울어진 표면을 가지며, 인접하는 제1 면과 접하여 형성된다.

다음으로, 본 발명의 다른 측면에서 제공되는 경사형 박막 태양전지의 제조방법은 상기 기판의 표면에 제1 전극을 형성하는 단계를 포함한다.
상기 단계에서는 기판의 표면, 즉 기판의 제1 면, 제2 면 또는 제1 면 및 제2 면을 포함하는 모든 표면에 제1 전극을 형성한다.
상기 제1 전극은 후면전극일 수 있으며, 상기 제1 전극은 광전효과에 의해 형성된 전하를 수집하고, 광흡수층을 투과한 광을 반사시켜 광흡수층에 의해 재흡수될 수 있도록, 몰리브덴(Mo), 알루미늄(Al) 또는 구리(Cu) 등과 같은 도전성과 광 반사율이 우수한 금속 재질로 이루어질 수 있다. 특히, 상기 제1 전극은 높은 전도도, 광흡수층과의 오믹(ohmic) 접촉, 고온 안정성 등을 고려하여, 몰리브덴(Mo)을 포함하여 형성될 수 있다. 상기 제1 전극은 금속 재질의 단일막으로 형성되거나, 기판과의 접합 및 제1 전극 자체의 저항 특성을 확보하기 위해 다중막으로 형성될 수 있다.
상기 후면 전극 두께는 0.2 ㎛ 내지 5 ㎛일 수 있으며 스퍼터링 공정에 의해 형성될 수 있다.
다음으로, 본 발명의 다른 측면에서 제공되는 경사형 박막 태양전지의 제조방법은 상기 제1 전극 상에 광흡수층을 형성하는 단계를 포함한다.
상기 단계에서는 제1 전극 표면의 수직하는 방향의 상부로 광흡수층을 형성한다.
상기 광흡수층은 구리(Cu), 인듐(In), 갈륨(Ga) 및 황(S) 및/또는 셀레늄(Se)을 포함하는 구리-인듐-갈륨-설파이드 또는 셀레나이드(CIGS, CIGSe 또는 CIGSSe)계 화합물로 형성되어 P형 반도체 층을 이루며, 입사하는 태양광을 흡수할 수 있다. 또는, 상기 광 흡수층(30)은 구리(Cu), 아연(Zn), 주석(Sn) 및 황(S) 및/또는 셀레늄(Se)을 포함하는 구리-아연-주석-설파이드 또는 셀레나이드계(CZTS, CZTSe 또는 CZTSSe)계 화합물로 형성되어 P형 반도체층을 이룰 수 있다.
상기 광흡수층은 각 금속의 전구체층을 스퍼터링법, 동시 증발증착법 중의 어느 하나의 방법을 통해 형성하고, 이를 황화 공정, 셀렌화 공정 및 황화-셀렌화 공정 중 하나 이상의 공정을 수행하여 형성될 수 있다.
상기 광흡수층의 두께는 0.5 ㎛ 내지 3 ㎛일 수 있다.
다음으로, 본 발명의 다른 측면에서 제공되는 경사형 박막 태양전지의 제조방법은 상기 광흡수층 상에 제2 전극을 형성하는 단계를 포함한다.
상기 단계에서는 광흡수층 표면의 수직하는 방향의 상부로 제2 전극을 형성한다.
상기 제2 전극을 형성하기 전에 광흡수층 표면에 버퍼층을 형성하는 단계를 수행할 수 있다. 상기 버퍼층은 광흡수층과 제2 전극 간의 밴드갭 차이를 줄이고, 광흡수층과 제2 전극 계면 사이에서 발생할 수 있는 전자와 정공의 재결합을 감소시킨다. 상기 버퍼층은 CdS, ZnS, In2S3, ZnxMg(1-x)O 등으로 형성될 수 있다.
상기 버퍼층은 진공공정, 열 증착공정 및 화학적 용액 성장법 등으로 수행될 수 있으며, 상기 버퍼층의 두께는 10 nm 내지 200 nm일 수 있다.
상기 제2 전극은 광흡수층과 P-N 접합을 이루며, 광전효과에 의해 형성된 전하를 포획한다. 상기 제2 전극은 ZnO:B, ITO 또는 IZO 등과 같은 투명한 전도성 재질을 포함할 수 있다. 상기 제2 전극의 상면은 입사하는 태양광의 반사를 줄이고 광흡수층으로의 광흡수를 증가시키기 위해 텍스쳐링(Texturing)될 수 있다.
상기 제2 전극은 스퍼터링법 및 열 증착공정 등의 방법으로 형성될 수 있으며, 상기 제2 전극의 두께는 100 nm 내지 1000 nm일 수 있다.
또한, 상기 경사형 박막 태양전지는 기판의 제2 면측 상부로만 버스바를 포함하도록 버스바를 형성할 수 있으며, 이를 통해 태양전지 발전량을 최대화할 수 있다.
나아가, 본 발명의 다른 일 측면에서 제공되는 경사형 박막 태양전지의 제조방법은 태양전지 소자를 구성하는 제1 전극, 광흡수층 및 제2 전극을 적층한 후, 기판의 제2 면에 형성된 제1 전극, 광흡수층 및 제2 전극을 제거하여 박막 태양전지의 투명성을 향상시킬 수 있다.

- 기판 바닥면에 대하여 제1 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제1 면 및 상기 제1 면에 인접하여 위치하며 다음 기울어진 표면과 연결되는 제2 각도로 기울어진 표면을 가지는 적어도 하나 이상의 제2 면을 포함하는 기판을 준비하는 단계;
상기 기판의 표면에 제1 전극을 형성하는 단계;
상기 제1 전극 상에 광흡수층을 형성하는 단계; 및
상기 광흡수층 상에 제2 전극을 형성하는 단계;를 포함하는 경사형 박막 태양전지의 제조방법.
