상기 제1상변화 물질막 패턴 상부에 형성되어 있는 제1상부전극;
상기 제1상변화 물질막 패턴 및 제1상부전극의 측부에 형성되어 있는 단열막;
상기 제1상변화 물질막 패턴 사이에 상기 단열막을 개재하여 동일 높이로 형성되어 있는 다수개의 제2상변화 물질막 패턴; 및
상기 제2상변화 물질막 패턴 상부에, 상기 제1상부전극과 동일한 높이로 형성되어 있는 제2상부전극을 포함하는 상변화 메모리 소자.A plurality of first phase change material film patterns formed on the semiconductor substrate at predetermined intervals;

상기 제2상변화 물질막 패턴이 형성되어 있는 반도체 기판 상부에 도전막을 증착한 뒤, 상기 제1상부전극과 동일한 높이에 이르도록 상기 도전막을 식각하여 상기 제2상변화 물질막 패턴 상부에 제2상부전극을 형성하는 단계를 포함하는 상변화 메모리 소자의 제조방법.Forming a plurality of first phase change material film patterns on the semiconductor substrate to be spaced apart from each other by a predetermined distance;
