태양전지 및 이의 제조방법이 개시된다. 태양전지는 기판; 상기 기판 상에 배치되는 복수개의 돌기들; 상기 기판 및 상기 돌기들을 덮는 후면전극층; 상기 후면전극층 상에 배치되는 광 흡수층; 및 상기 광 흡수층 상에 배치되는 전면전극층을 포함한다.
Description
실시예는 태양전지 및 이의 제조방법에 관한 것이다.
최근 에너지의 수요가 증가함에 따라서, 태양광 에너지를 전기에너지로 변환시키는 태양전지에 대한 개발이 진행되고 있다.
특히, 유리기판, 금속 이면 전극층, p형 CIGS계 광 흡수층, 고 저항 버퍼층, n형 창층 등을 포함하는 기판 구조의 pn 헤테로 접합 장치인 CIGS계 태양전지가 널리 사용되고 있다.
실시예는 용이하게 제조될 수 있고, 향상된 광-전 변환 효율을 가지는 태양전지를 제공하고자 한다.
일 실시예에 따른 태양전지는 기판; 상기 기판 상에 배치되는 복수개의 돌기들; 상기 기판 및 상기 돌기들을 덮는 후면전극층; 상기 후면전극층 상에 배치되는 광 흡수층; 및 상기 광 흡수층 상에 배치되는 전면전극층을 포함한다.
일 실시예에 따른 태양전지의 제조 방법은 기판 상에 Ⅰ족 원소 나노입자를 포함하는 복합체를 형성하는 단계; 상기 기판 및 상기 복합체 상에 후면전극층을 형성하는 단계; 상기 후면전극층 상에 광 흡수층을 형성하는 단계; 상기 복합체를 열처리하여 상기 Ⅰ족 원소 나노입자를 상기 광 흡수층 및 상기 기판으로 도핑하는 단계; 및 상기 광 흡수층 상에 전면전극층을 형성하는 단계를 포함한다.
실시예에 따른 태양전지는 복수개의 돌기들을 포함하며, 상기 돌기들에 의해 태양광은 전면전극층 및 광 흡수층에 효과적으로 입사될 수 있다.
또한, 실시예에 따른 태양전지의 제조 방법에 있어서, 상기 복수개의 돌기들은 Ⅰ족 원소 나노입자를 포함하는 복합체를 열처리하는 과정에서 형성된다. 상기 열처리에 의하여 상기 Ⅰ족 원소 나노입자는 제거됨과 동시에 태양전지의 광 흡수층 및 기판 상으로 도핑될 수 있으며, 상기 Ⅰ족 원소 나노입자의 크기는 나노 사이즈이기 때문에 저온에서도 쉽게 도핑할 수 있다.
또한, 실시예에 따른 태양전지의 제조 방법에 있어서, 상기 Ⅰ족 원소 나노입자의 농도를 조절하는 간단한 방법에 의하여, 상기 광흡수층 및 상기 기판의 도핑 정도를 쉽게 조절할 수 있다. 이에 따라서, 상기 광 흡수층 및 상기 기판에 포함되는 Ⅰ족 원소의 양은 효율적으로 조절될 수 있고, 실시예에 따른 태양전지가 최대의 광-전 변환 효율을 가지도록, 광 흡수층의 Ⅰ족 원소의 양이 최적화될 수 있다.

상기 기판(100)은 절연체일 수 있다. 상기 기판(100)은 유리기판, 플라스틱기판 또는 금속기판일 수 있다. 더 자세하게, 상기 기판(100)은 소다 라임 글래스(soda lime glass) 기판일 수 있다. 상기 기판(100)은 투명할 수 있다. 상기 기판(100)은 리지드하거나 플렉서블할 수 있다.
상기 기판(100)은 나트륨을 포함할 수 있다. 예를 들어, 상기 기판(100)은 상기 돌기들(200)로부터 멀어질수록 나트륨 함량이 감소하는 것을 포함할 수 있으며, 이와 관련하여서는 하기에서 광 흡수층(400)과 함께 기술한다.
상기 돌기들(200)은 상기 기판(100) 상에 배치된다. 상기 돌기들(200)은 상기 기판(100)의 상면에 직접 배치될 수 있다. 상기 돌기들(200)은 투명 또는 불투명할 수 있다. 상기 돌기들(200)은 실리콘 옥사이드를 포함할 수 있다.
상기 돌기들(200) 각각의 직경은 약 1 nm 내지 약 100 nm 일 수 있으며, 예를 들어 상기 돌기들 각각의 직경은 약 1 nm 내지 약 15 nm 일 수 있으나, 이에 제한되는 것은 아니다.
상기 돌기들(200)은 Ⅰ족 원소 나노입자를 포함하는 복합체를 열처리하는 공정에 의하여 제조될 수 있으며, 공정 조건에 따라 다양한 형상을 가질 수 있다. 예를 들어, 상기 돌기들(200)은 구형, 반구형 등의 곡면을 가지는 형태(도 1 참조), 빈 공간을 포함하는 입자 형태(도 2 내지 도 3 참조), 또는 다면체 형상을 가질 수 있으나, 이에 제한되는 것은 아니다.
상기 후면전극층(300)은 상기 기판(100) 상 및 상기 돌기들(200) 상에 배치된다. 상기 후면전극층(300)은 상기 돌기들(200)을 둘러싼다. 더 자세하게, 상기 후면전극층(300)은 상기 돌기들(200)의 표면에서 상기 기판(100)이 접합된 부분을 제외한 나머지 부분에 직접 배치된다. 또한, 상기 후면전극층(300)은 상기 돌기들(200)을 덮는다.
상기 후면전극층(300)은 도전층이다. 상기 후면전극층(300)으로 사용되는 물질의 예로서는 몰리브덴(Mo) 등의 금속을 들 수 있다. 상기 후면전극층(300)의 두께는 약 300 ㎚ 내지 약 700 ㎚ 일 수 있다. 또한, 상기 후면전극층(200)은 두 개 이상의 층들을 포함할 수 있다. 이때, 각각의 층들은 같은 금속으로 형성되거나, 서로 다른 금속으로 형성될 수 있다.
상기 광 흡수층(400)은 상기 후면전극층(300) 상에 배치된다. 상기 광 흡수층(400)은 Ⅰ-Ⅲ-Ⅵ족계 화합물을 포함한다. 예를 들어, 상기 광 흡수층(400)은 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계) 결정 구조, 구리-인듐-셀레나이드계 또는 구리-갈륨-셀레나이드계 결정 구조를 가질 수 있다. 상기 광 흡수층(400)의 에너지 밴드갭(band gap)은 약 1eV 내지 1.8eV일 수 있다.
상기 광 흡수층(400)은 나트륨을 포함할 수 있다. 예를 들어, 상기 광 흡수층은 상기 돌기들로부터 멀어질수록 나트륨 함량이 감소하는 것을 포함한다.
도 6은 실시예에 따른 태양전지의 광 흡수층(400)의 나트륨 함량 분포를 관찰한 그래프이다. 도 6에서와 같이, 상기 광 흡수층(400)의 나트륨 함량은 상기 돌기를 중심으로, 상기 돌기로부터 방사형으로 거리가 증가할수록 나트륨의 함량은 감소하게 된다. 도 6에서 점선으로 표시된 동심원은 각각 동일한 나트륨 농도를 가지는 영역을 나타내며 도 6에 기재된 숫자 10, 5, 1 은 각 영역에 있어서 나트륨 농도의 상대적인 양을 의미한다.
도 1 내지 도 3에는 개시하지 않았으나, 실시예에 따른 태양전지는 도 7에서와 같이 버퍼층(600), 고저항 버퍼층(700)을 추가로 포함할 수 있다.
상기 버퍼층(600)은 상기 광 흡수층(400) 상에 배치된다. 상기 버퍼층(600)은 상기 광 흡수층(400)에 직접 접촉한다. 상기 버퍼층(600)은 황화 카드뮴을 포함한다. 상기 버퍼층(600)의 에너지 밴드갭은 약 1.9eV 내지 약 2.3eV일 수 있다.
상기 고저항 버퍼층(700)은 상기 버퍼층(600) 상에 배치된다. 상기 고저항 버퍼층(700)은 불순물이 도핑되지 않은 징크 옥사이드(i-ZnO)를 포함한다. 상기 고저항 버퍼층(700)의 에너지 밴드갭은 약 3.1eV 내지 3.3eV일 수 있다.
상기 전면전극층(500)은 상기 광 흡수층(400) 상에 배치된다. 더 자세하게, 상기 전면전극층(500)은 상기 고저항 버퍼층(700) 상에 배치된다. 상기 전면전극층(500)은 도전층이다.
상기 전면전극층(500)은 상기 고저항 버퍼층(700) 상에 배치된다. 상기 전면전극층(500)은 투명하다. 상기 전면전극층(500)을 사용되는 물질의 예로서는 알루미늄이 도핑된 징크 옥사이드(Al doped ZnO;AZO), 인듐 징크 옥사이드(indium zinc oxide;IZO) 또는 인듐 틴 옥사이드(indium tin oxide;ITO) 등을 들 수 있다. 또한, 상기 전면전극층(500)의 두께는 약 0.5㎛ 내지 약 1㎛일 수 있다.
상기 전면전극층(500)은 상기 광 흡수층(400)과 pn 접합을 형성할 수 있다. 즉, 상기 광 흡수층(400)은 p형 반도체 화합물층이고, 상기 전면전극층(500)은 n형 윈도우층일 수 있다.
도 8 내지 도 13은 실시예에 따른 태양전지를 제조하기 위한 공정을 도시한 도면들이다. 본 제조방법에서는 앞서 설명한 태양전지를 참고하여 설명한다. 본 제조방법에 대한 설명에, 앞선 태양전지에 관한 설명은 본질적으로 결합될 수 있다. .
도 8을 참조하면, 기판(100) 상에 Ⅰ족 원소 나노입자(210)를 포함하는 복합체(250)를 형성한다. 상기 복합체는 상기 Ⅰ족 원소 나노입자(210) 상에 코팅층(240)을 포함할 수 있으나, 이에 제한되는 것은 아니다. 예를 들어, 상기 Ⅰ족 원소 나노입자(210)와 상기 코팅층(240)은 코어-쉘 구조일 수 있다.
도 9를 참조하면, 상기 기판(100) 및 상기 복합체(250)의 표면에 스퍼터링 공정에 의해서 몰리브덴 등과 같은 금속이 증착되고, 후면전극층(300)이 형성된다. 상기 후면전극층(300)은 공정 조건이 서로 다른 두 번의 공정들에 의해서 형성될 수 있다.
도 10을 참조하면, 상기 후면전극층(300) 상에 광 흡수층(400)이 형성된다. 상기 광 흡수층(400)은 스퍼터링 공정 또는 증발법 등에 의해서 형성될 수 있다.
예를 들어, 상기 광 흡수층(400)을 형성하기 위해서 구리, 인듐, 갈륨, 셀레늄을 동시 또는 구분하여 증발시키면서 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층을 형성하는 방법과 금속 프리커서 막을 형성시킨 후 셀레니제이션(Selenization) 공정에 의해 형성시키는 방법이 폭넓게 사용되고 있다.
금속 프리커서 막을 형성시킨 후 셀레니제이션 하는 것을 세분화하면, 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정에 의해서, 상기 이면전극(200) 상에 금속 프리커서 막이 형성된다.
이후, 상기 금속 프리커서 막은 셀레이제이션(selenization) 공정에 의해서, 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층이 형성된다.
이와는 다르게, 상기 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정 및 상기 셀레니제이션 공정은 동시에 진행될 수 있다.
이와는 다르게, 구리 타겟 및 인듐 타겟 만을 사용하거나, 구리 타겟 및 갈륨 타겟을 사용하는 스퍼터링 공정 및 셀레니제이션 공정에 의해서, CIS계 또는 CIG계 광 흡수층(400)이 형성될 수 있다.
도 11을 참조하면, 상기 후면전극층(300) 상에 광 흡수층(400)을 형성한 후에, 상기 복합체(230)를 열처리하여 상기 Ⅰ족 원소 나노입자(210)를 제거함과 동시에 Ⅰ족 원소를 상기 광 흡수층(400) 및 상기 기판(100)으로 도핑 한다.
상기 Ⅰ족 원소 나노입자(210)와 코팅층(240)을 포함하는 복합체로부터 열처리에 의하여 상기 Ⅰ족 원소 나노입자(210)를 선택적으로 제거하여 상기 코팅층(240)만이 상기 기판(100) 상에 배치된다.
이 때, 상기 코팅층(240)은 열처리에 의하여 상기 돌기들(200)로 전환된다. 상기 돌기들(200)은 상기 기판(100) 상에 형성된다. 또한 상기 돌기들(200)은 상기 후면전극층(30)에 의하여 덮여 진다.
상기 열처리에 의하여 상기 코팅층(240)이 돌기들(200)로 전환되는 공정 에 있어서, 공정 조건에 따라 상기 돌기들(200)은 다양한 형상을 가질 수 있다. 예를 들어, 상기 돌기들(200)은 구형, 반구형 등의 곡면을 가지는 형태(도 1 참조), 빈 공간을 포함하는 입자 형태(도 2 내지 도 3 참조), 또는 다면체 형상을 가질 수 있으나, 이에 제한되는 것은 아니다.
예를 들어, 상기 Ⅰ족 원소 나노입자(210)가 나트륨을 포함하는 경우, 상기 Ⅰ족 원소 나노입자(210)에 포함된 나트륨은 상기 광 흡수층(400) 및 상기 기판(100)으로 확산될 수 있다. 이에 따라서, 상기 광 흡수층(400)의 디펙이 용이하게 제거될 수 있고, 상기 광 흡수층(400)의 특성이 향상될 수 있다.
따라서, 실시예에 따른 태양전지의 제조방법은 최대의 광-전 변환 효율을 가지도록 상기 광 흡수층(400)이 최적의 양으로 나트륨을 포함하도록 조절할 수 있다. 따라서, 실시예에 따른 태양전지는 향상된 광-전 변환효율을 가진다.
또한, 상기 광 흡수층(400)에 나트륨을 포함하기 위하여, 나트륨을 포함하는 기판이 사용될 필요가 없다. 예를 들어, 본 실시예에 따른 태양전지의 제조 방법에서는 소다라임 글래스 기판이 사용될 필요가 없다.
따라서, 상기 Ⅰ족 원소 나노입자(210)에 나트륨이 포함되는 경우에는, 상기 기판(100)으로 향상된 기계적인 특성 및 내열성을 가지는 강화 유리 등이 사용될 수 있다. 따라서, 실시예에 따른 태양전지는 향상된 기계적인 특성을 가질 수 있으며, 높은 온도에서 제조될 수 있다.
상기 열처리 공정은 상기 광 흡수층(400)을 형성한 후에 별도로 수행되거나, 상기 광 흡수층(400)의 제조 과정에서 수행되는 열처리 공정에 의하여 수행되는 것일 수 있다.
도 12를 참조하면, 상기 광 흡수층(400) 상에 버퍼층(600) 및 고저항 버퍼층(700)이 형성된다.
상기 버퍼층(600)은 화학 용액 증착 공정(chemical bath deposition;CBD)에 의해서 형성될 수 있다. 예를 들어, 상기 광 흡수층(600)이 형성된 후, 상기 광 흡수층(600)은 황화 카드뮴을 형성하기 위한 물질들을 포함하는 용액에 침지되고, 상기 광 흡수층(600) 상에 황화 카드뮴을 포함하는 상기 버퍼층(600)이 형성된다.
이후, 상기 버퍼층(600) 상에 불순물이 도핑되지 않은 징크 옥사이드가 스퍼터링 공정 등에 의해서 증착되고, 상기 고저항 버퍼층(700)이 형성된다.
도 13을 참조하면, 상기 고저항 버퍼층(700) 상에 전면전극층(500)이 형성된다. 상기 전면전극층(500)을 형성하기 위해서, 상기 고저항 버퍼층(700) 상에 투명한 도전물질이 적층된다. 상기 투명한 도전물질의 예로서는 알루미늄 도핑된 징크 옥사이드, 인듐 징크 옥사이드 또는 인듐 틴 옥사이드 등을 들 수 있다.
이하에서는, 상기 Ⅰ족 원소 나노입자를 포함하는 복합체(250)를 형성하는방법에 대하여 상세 기술한다. 본 제조방법에서는 앞서 설명한 태양전지를 참고하여 설명한다. 본 제조방법에 대한 설명에, 앞선 태양전지에 관한 설명은 본질적으로 결합될 수 있다. .
도 14를 참조하면, Ⅰ족 원소 나노입자(210)를 형성한다. 보다 구체적으로, 상기 Ⅰ족 원소 나노입자(210)는 나트륨 나노입자일 수 있다. 상기 Ⅰ족 원소 나노입자(210)를 제조하는 방법으로 당업계에서 통상적으로 사용되는 것이라면 특별히 제한 없이 사용될 수 있으며, 예를 들어 전기폭발에 의하여 상기 나트륨 나노입자를 제조할 수 있다. 더 자세하게, 상기 Ⅰ족 원소 나노입자(210)는 Ⅰ족 원소 타겟물질을 기체 혹은 용액이 담긴 챔버 내의 한 쌍의 전극 사이에 배치하고, 상기 한 쌍의 전극 사이에 전이에너지를 공급하여 상기 Ⅰ족 원소 타겟물질을 기중 혹은 액중에서 전기 폭발하여 형성될 수 있다.
상기 제조된 Ⅰ족 원소 나노입자(210) 상에 실록산계 화합물을 포함하는 전구체(220)를 코팅하여 Ⅰ족 원소 나노입자-전구체 복합체(230)를 제조한다. 실록산계 화합물이란 실록산 결합, 즉, Si-O 결합을 포함하는 화합물을 말하며, 본원에서 사용되는 실록산계 화합물은 당업계에서 통상적으로 사용되는 것이라면 특별히 제한 없이 사용가능하다.
상기 실록산계 화합물을 포함하는 전구체(220)는 도 14에서와 같이 실록산계 리간드를 포함하는 화합물 형태를 포함할 수 있다. 상기 Ⅰ족 원소 나노입자-전구체 복합체(230)를 제조하는 일 구현예로서, 유기 용매에 상기 Ⅰ족 원소 나노입자(210)와 실록산계 리간드를 첨가하여 혼합물을 제조하고, 상기 혼합물을 공기 중에서 고온으로 교반하여 상기 Ⅰ족 원소 나노입자-전구체 복합체(230)를 제조할 수 있으나, 이에 제한되는 것은 아니다.
상기 실록산계 리간드(220)는 상기 Ⅰ족 원소 나노입자(210) 에 결합된다. 더 자세하게, 상기 실록산계 리간드(220)의 일 끝단이 상기 Ⅰ족 원소 나노입자(210)에 결합될 수 있다. 또한, 상기 실록산계 리간드(220)는 상기 Ⅰ족 원소 나노입자(210)의 주위를 둘러싼다. 더 자세하게, 상기 실록산계 리간드(220)의 일 끝단이 상기 Ⅰ족 원소 나노입자(210)의 외부 표면에 결합되어, 상기 Ⅰ족 원소 나노입자(210)의 주위를 둘러쌀 수 있다.
상기 실록산계 리간드(220)로 코팅된 상기 Ⅰ족 원소 나노입자(210)는 상기 실록산계 리간드(220) 가 가지는 친수성 작용기 및/또는 소수성 작용기에 의하여 물 또는 유기 용매와 같은 용매에 안정적으로 용해될 수 있다.
이어서, 상기 Ⅰ족 원소 나노입자-전구체 복합체(230)를 용매에 분산하여 형성된 용액을 상기 기판 상에 형성한다. 상기 용매는 당업계에서 나노입자 분산을 위해 통상적으로 사용되는 것이라면 특별히 제한없이 사용가능하다. 예를 들어, 상기 용매는 물 또는 유기용매일 수 있으며, 상기 유기용매는 탄소수 1 내지 30 의 알코올, 아세톤 화합물, 에테르 화합물, 에스테르 화합물, 케톤 화합물 및 이들의 조합으로 이루어진 화합물로 이루어진 군에서 선택되는 것을 사용할 수 있다.
실시예에 따른 태양전지의 제조방법은 상기 용액 중에 상기 Ⅰ족 원소 나노입자의 농도를 조절하는 간단한 방법에 의하여, 상기 기판 및 상기 광 흡수층의 도핑 정도를 조절할 수 있다. 또한, 상기 Ⅰ족 원소 입자는 나노 크기를 가지기 때문에 보다 저온에서 상기 기판 및 상기 광 흡수층으로 도핑될 수 있을 뿐만 아니라 진공 공정을 필요로 하지 않아 공정비용을 절감할 수 있다.
마지막으로, 상기 용액을 열처리하여 상기 Ⅰ족 원소 나노입자-전구체 복합체(230)를 Ⅰ족 원소 나노입자(210)-코팅층(240) 복합체(250)로 전환하여 Ⅰ족 원소 나노입자를 포함하는 복합체(250)를 제조할 수 있다.
또한, 이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (13)
- 기판;
상기 기판 상에 배치되는 복수개의 돌기들;
상기 기판 및 상기 돌기들을 덮는 후면전극층;
상기 후면전극층 상에 배치되는 광 흡수층; 및
상기 광 흡수층 상에 배치되는 전면전극층을 포함하는 태양전지.
- 제 1 항에 있어서, 상기 광 흡수층은 상기 돌기들로부터 멀어질수록 나트륨 함량이 감소하는 것을 포함하는 태양전지.
- 제 1 항에 있어서, 상기 기판은 상기 돌기들로부터 멀어질수록 나트륨 함량이 감소하는 것을 포함하는 태양전지.
- 제 1 항에 있어서, 상기 돌기들은 실리콘 옥사이드를 포함하는 태양전지.
- 제 1 항에 있어서, 상기 돌기들 각각의 직경은 1 nm 내지 100 nm 인 태양전지.
- 제 1 항에 있어서, 상기 돌기들은 곡면을 가지는 것을 포함하는 태양전지.
- 제 1 항에 있어서, 상기 돌기들은 빈 공간을 포함하는 태양전지.
- 기판 상에 Ⅰ족 원소 나노입자를 포함하는 복합체를 형성하는 단계;
상기 기판 및 상기 복합체 상에 후면전극층을 형성하는 단계;
상기 후면전극층 상에 광 흡수층을 형성하는 단계;
상기 복합체를 열처리하여 상기 Ⅰ족 원소 나노입자를 상기 광 흡수층 및 상기 기판으로 도핑하는 단계; 및
상기 광 흡수층 상에 전면전극층을 형성하는 단계를 포함하는 태양전지의 제조방법.
- 제 8 항에 있어서, 상기 복합체의 열처리에 의하여 돌기들이 형성되는 것을 포함하는 태양전지의 제조방법.
- 제 8 항에 있어서, 상기 복합체는 상기 Ⅰ족 원소 나노입자 상에 코팅층을 포함하는 태양전지의 제조방법.
- 제 10 항에 있어서, 상기 Ⅰ족 원소 나노입자를 포함하는 복합체를 형성하는 단계는,
상기 Ⅰ족 원소 나노입자 상에 실록산계 화합물을 포함하는 전구체를 코팅하여 Ⅰ족 원소 나노입자-전구체 복합체를 형성하는 단계;
상기 Ⅰ족 원소 나노입자-전구체 복합체를 용매에 분산하여 형성된 용액을 상기 기판 상에 형성하는 단계; 및
상기 용액을 열처리하여 상기 Ⅰ족 원소 나노입자-전구체 복합체를 Ⅰ족 원소 나노입자-코팅층 복합체로 전환하는 단계를 포함하는 태양전지의 제조방법.
- 제 10 항에 있어서, 상기 Ⅰ족 원소 나노입자와 상기 코팅층은 코어-쉘 구조를 포함하는 태양전지의 제조방법.
- 제 10 항에 있어서, 상기 코팅층은 실록산계 화합물을 포함하는 전구체를 열처리하여 형성된 것을 포함하는 태양전지의 제조방법.
