Abstract
본 발명은 코팅된 유리 기판을 제조하는 방법에 관한 것이며, a. 코팅 두께가 100 nm 내지 1000 nm인 TCO 코팅(2)을 유리 기판(1) 상에 침착시키고, b. Al2O3, SiO2, Si3N4, 및/또는 이들의 혼합물을 포함하고 평균 코팅 두께가 0.5 nm 내지 5 nm인 불활성 상부 코팅(3)을 TCO 층(2) 상에 침착시키고, c. 유리 기판(1)을 550 ℃ 내지 800 ℃로 가열한 다음, 에칭 전에 불활성 상부 코팅을 제거하지 않고 산으로 에칭시킨다.
Description
본 발명은 구조화 TCO 보호 코팅을 제조하는 방법, 구조화 TCO 보호 코팅을 갖는 기판, 및 태양 전지 및/또는 디스플레이에서의 그의 용도에 관한 것이다.
광학적으로 투명한 전기 전도성 코팅, 예컨대 TCO(투명 전도성 산화물)을 구비한 기판은 광전지 및 디스플레이 기술의 많은 영역에 사용된다. 이는 태양 전지, 유기 발광 다이오드(OLED), 터치스크린, 및 디스플레이에서 접촉 전극의 역할을 한다. TCO의 특징 중 가장 중요한 것은 최대로 가능한 광 투과도 및 높은 전기 전도도이다. 이러한 특성은 TCO를, 특히 태양광 모듈의 투광성 전극으로서 관심을 갖게 하며, 후방 전극, 버퍼층, 반사방지층 및 실제 광활성 반도체와 함께 태양 전지의 기본 구조물을 형성하게 한다.

태양 전지는 모든 경우에 있어서 반도체 물질을 포함한다. 적절한 기계적 강도를 제공하도록 캐리어 기판을 필요로 하는 태양 전지를 박막 태양 전지로 지칭한다. 물리적 특성 및 기술적인 취급 품질로 인해, 비정질, 마이크로모포스(micromorphous), 또는 다결정질 규소, 카드뮴 텔루라이드(CdTe), 갈륨 아세나이드(GaAs), 또는 구리 인듐 (갈륨)-황/셀레나이드(CI(G)S)를 갖는 박막 시스템이 태양 전지에 특히 적합하다.
박막 태양 전지를 위한 공지된 캐리어 기판은 무기 유리, 중합체 또는 금속 합금을 포함하며, 층 두께 및 물질 특성에 따라 강성 플레이트 또는 가요성 필름으로 디자인될 수 있다. 광범위하게 이용가능한 캐리어 기판 및 단순한 모놀리식 통합으로 인해, 대면적 박막 태양 전지를 비용 효율적으로 구성할 수 있다.
그러나, 박막 태양 전지는 결정질 또는 다결정질(multicrystalline) 규소를 갖는 태양 전지에 비해 더 낮은 복사 수율 및 더 낮은 전기 효율을 갖는다. Cu(In, Ga)(S, Se)2를 기재로 하는 박막 태양 전지는 다결정질 규소 태양 전지와 대략 비슷한 전기 효율을 갖는다. CI(G)S-박막 태양 전지는 전형적으로 p-전도성인 CI(G)S-흡수체와 전형적으로 n-전도성인 전면 전극 사이에 버퍼층을 필요로 하며, 이는 대개 산화아연(ZnO)을 함유한다. 버퍼층은 흡수체 물질과 전면 전극 간의 전자적 적응화(electronic adaptation)를 달성할 수 있다. 버퍼층은, 예컨대 카드뮴-황 화합물을 함유한다. 예컨대, 몰리브덴을 갖는 후방 전극이 캐리어 기판 상에 직접 침착된다.
복수의 태양 전지의 전기 회로를 광전 모듈 또는 태양광 모듈로 지칭한다. 태양 전지의 회로는 공지된 내후성 상부구조물(superstructure)로 환경적 영향으로부터 내구성있게 보호된다. 대개, 저-철(low-iron) 소다 석회 유리 및 접착 촉진 중합체 필름을 태양 전지에 연결하여 내후성 광전 모듈을 형성한다. 광전 모듈은 접속 박스에 의해 복수의 광전 모듈의 회로에 통합될 수 있다. 광전 모듈의 회로는 공지된 파워 일렉트로닉스(power electronics)에 의해 독립적인 에너지 공급원 또는 공중 공급 네트워크(public supply network)에 접속된다.
예컨대, 투명 전도성 산화물(TCO)과 같은 광학적으로 투명한 전기 전도성 코팅을 생성하는 것은 일반적으로 고온에서의 침착, 예컨대 스퍼터링을 필요로 한다. 그러나, 동시에 고온은 고비용으로 가열되는 스퍼터링 시스템 및 고비용의 공정 제어를 필요로 한다. 이 문제에 대하여 가능한 한 가지 방법은 실온에서의 침착 및 후속적인 고온에서의 가열이다.
그러나, 산소 함유 분위기 하에 승온에서의 가열은 상부 TCO 층의 추가 산화를 야기한다. 동시에, 이러한 산화는 투명 전도성 산화물의 전기 전도도를 감소시킨다. 산화를 감소시키기 위해, 추가적인 불활성층, 예컨대 Si3N4를 적용할 수 있다. TCO 표면의 추가 구조화 전에, 이러한 불활성층을 제거해야 한다. 이러한 불활성층의 제거는 추가적인 매우 복잡한 공정 단계를 필요하게 한다. 게다가, 불활성층의 제거에 의해 TCO 층 또한 손상될 수 있다.
EP 1 056 136 B1은 하나 이상의 유리 시트, 제1 및 제2 언더코팅 필름, 및 전도성 필름을 포함하는 태양 전지용 기판을 개시한다. 제1 언더코팅 필름은 산화주석, 산화티타늄, 산화인듐, 또는 산화아연 중 하나 이상의 성분을 함유한다.
US 2008/0314442 A1은 2 개 이상의 층으로 이루어진 광학적으로 투명한 전극을 갖는 투명 기판을 개시한다. 제1 투명한 전기 전도성 층은, 예컨대 산화주석과 같은 도핑되지 않은 미네랄 산화물을 함유한다. 이에 반해, 제2 투명한 전기 전도성 층은 도핑된 미네랄 산화물을 함유한다.
US 2009/0084439 A1은 TCO 층을 갖는 태양 전지를 개시한다. 태양 전지는 기판, 버퍼층, 제1 TCO 층, 복수의 규소 층, 제2 TCO 층, 및 반사방지층을 포함하는 구조물을 포함한다.
DE 10 2007 024 986 A1은 온도저항성 TCO 층 및 그의 제조 방법을 개시한다. TCO 층은 더 높은 가공 조건을 허용하는 투명한 전도성 보호 코팅을 구비한다. 보호 코팅은 바람직하게는 비정질 규소를 함유하며, 일련의 이후 가공에서 결정질 규소를 함유한다.
US 2007/0029186 A1은 코팅된 유리 기판을 제조하는 방법을 개시한다. 이 방법은 유리 기판 상에 실온에서의 TCO 필름의 침착 및 TCO 필름 상에 보호 코팅의 침착을 포함한다. 이후, 코팅된 유리 기판이 템퍼링(tempering)된다.
본 발명의 목적은 저온에서의 TCO 침착(투명 전도성 산화물) 형성 및 전기 전도도의 실질적인 감소 없이 후속적인 TCO 표면 구조화를 가능하게 하는 TCO 코팅 기판의 제조 방법을 제공하는 것이다.
본 발명의 목적은 독립 청구항 1에 따른 코팅된 반사 감소 기판을 제조하는 방법에 의해 본 발명에 따라 달성된다. 바람직한 실시양태가 독립 청구항으로부터 나타난다.
본 발명의 목적은 또한 조직된 다른 청구항에 따른 코팅된 기판 및 그의 용도에 의해 달성된다.
코팅된 기판을 제조하기 위한 본 발명에 따른 방법은 제1 단계로 유리 기판 상에 층 두께 100 nm 내지 1000 nm의 TCO 층의 침착을 포함한다. TCO 층은, 바람직하게는 CVD(화학 증착), CLD(화학 액상 침착), 및/또는 PVD(물리 증착)에 의해 유리 기판 상에 적용된다. TCO 층은 특히 바람직하게는, 스퍼터링 및/또는 마그네트론 스퍼터링에 의해 유리 기판 상에 적용된다. 적용은, 바람직하게는 실온에서 수행되며, 유리 기판은, 바람직하게는 코팅 공정에 의한 것을 제외하고는 더 가열되지 않는다. 제2 단계로, 화합물 Al2O3, SiO2, Si3N4, 및/또는 이들의 혼합물 중 하나 이상을 포함하고 평균 층 두께가 0.5 nm 내지 5 nm인 불활성 상부 코팅이 침착된다. 침착은 상기 기술한 바와 같이, 바람직하게는 스퍼터링에 의해 수행되며; 불활성 상부 코팅은 표면에 분포된 결정화 중심(crystallization center)으로부터 시작하여 형성된다. 이러한 결정화 중심은 불활성 상부 코팅의 국부적인 클러스터로부터 형성된다. 이러한 국부적인 클러스터로부터 시작하여, 불활성 상부 코팅은 TCO 층 상에서 성장한다. 불활성 상부 코팅은 0.5 nm 내지 5 nm의 평균 층 두께로만 적용되기 때문에, 불활성 상부 코팅은 전체 TCO 층에 걸쳐 균질하게 분포되지는 않지만, 대신에 층 두께가 0.5 nm 내지 5 nm인 영역, 및 불활성 상부 코팅이 없거나 0.5 nm 미만인 클러스터 외부의 영역을 형성한다. 이후 단계에서, 코팅된 기판은 550 ℃ 내지 800 ℃로 가열되고/되거나 템퍼링된 다음, 산으로 에칭된다. 에칭은 용사(spraying) 및/또는 딥핑(dipping)을 통해 수행되며; 기판은 바람직하게는 산에 완전히 딥핑된다. 불활성 상부 코팅은 에칭 전에는 제거되지 않는다.
가열 및/또는 템퍼링은, 바람직하게는 30 초 내지 240 초 동안 수행된다. 본 발명의 맥락에서, 용어 "템퍼링"은 일정한 온도로 가열하거나 유지하는 것을 기술한다.
가열은, 바람직하게는 10 부피% 이상의 O2, 바람직하게는 15 부피% 이상의 O2를 갖는 산소 함유 분위기 하에서 수행된다.
TCO 층 및/또는 불활성 상부 코팅의 침착은, 바람직하게는 PVD(물리 증착) 또는 CVD(화학 증착)에 의해, 특히 바람직하게는 스퍼터링에 의해, 더 특히 바람직하게는 캐쏘드 스퍼터링 및/또는 마그네트론 스퍼터링에 의해 수행된다. 침착은, 바람직하게는 실온에서 수행된다.
불활성 상부 코팅은, 바람직하게는 1 nm 내지 4 nm의 층 두께로 침착된다.
에칭은, 바람직하게는 무기 및/또는 유기 산, 특히 바람직하게는 HF, H2SiF6, (SiO2)m*nH2O, HCl, H2SO4, H3PO4, HNO3, CF3COOH, CCl3COOH, HCOOH, CH3COOH, 및/또는 이들의 혼합물로 수행된다.
본 발명은 코팅된 기판을 더 포함한다. 코팅된 기판은, 바람직하게는 유리 또는 중합체를 포함한다. 층 두께가 100 nm 내지 1000 nm인 TCO 층이 기판 상에 적용된다. 두께가 30 nm 내지 100 nm인 Si3N4, SiO2 및/또는 Al2O3로 이루어진 확산 장벽층은 바람직하게는 유리 기판과 TCO 층 사이에 적용된다. TCO 층은 기판을 등진 면 상에, Al2O3, SiO2, Si3N4 및/또는 이들의 혼합물을 함유하고 평균 층 두께가 0.5 nm 내지 5 nm인 불활성 코팅 층이 제공된다. 불활성 상부 코팅은 바람직하게는 TCO 층 표면의 20 % 내지 80 %를 덮는다. 본 발명의 맥락에서, "덮는다"는 용어는 층 두께가 0.5 nm 이상인 불활성 탑코트(topcoat)의 영역을 지칭한다. 불활성 상부 코팅은 제조 중에 산화로부터 TCO 층을 보호하는 동시에, 불활성 상부 코팅을 갖는 영역과 TCO 층 표면 상에 불활성 상부 코팅이 없는 영역의 연속에 의해 반사방지층으로서 작용한다.
TCO 층은, 바람직하게는 주석 도핑된 산화인듐(ITO), 알루미늄 도핑된 산화아연(AZO), 불소 도핑된 산화주석(FTO, SnO2:F), 안티몬 도핑된 산화주석(ATO, SnO2:Sb), 알루미늄, 아연, 인듐, 갈륨, 은, 금, 주석, 텅스텐, 구리, 카드뮴, 니오븀, 스트론튬, 규소, 아연, 셀레늄, 및/또는 이들의 혼합물 또는 합금을 함유한다.
불활성 상부 코팅은 바람직하게는 2 nm 내지 4 nm의 평균 층 두께를 갖는다.
불활성 상부 코팅은 바람직하게는 규소, 탄소, 게르마늄, Si3N4, 및/또는 이들의 혼합물을 함유한다.
기판은 바람직하게는 편평한 유리(플로트 유리), 석영 유리, 보로실리케이트 유리, 소다 석회 유리, 및/또는 이들의 복합물을 함유한다.
TCO 층은 바람직하게는 20 Ω/스퀘어 미만, 더 바람직하게는 15 Ω/스퀘어 미만, 특히 바람직하게는 10 Ω/스퀘어 미만의 시트 저항을 갖는다.
본 발명은 또한 높은 광학 투명도 및 전기 전도도를 갖는 접촉 전극으로서의 태양 전지 및/또는 디스플레이, 바람직하게는 박막 태양 전지의 코팅된 기판의 용도를 포함한다.
하기에서, 본 발명은 실시예 및 비교예 뿐만 아니라 도면을 참조하여 상세하게 설명된다. 도면은 오직 개략적인 것이며 비율에 충실하지 않다. 도면은 결코 본 발명을 제한하지 않는다.

본 발명에 따른 코팅된 유리 기판(A) 및 종래 기술의 유리 기판(B)을 제조하였다. 예컨대, US 2007/0029186 A1에 기술된 바와 같이 스퍼터링에 의해 침착을 수행하였다. 본 발명에 따라 코팅된 유리 기판(A)은 다음과 같은 층 구조를 가졌다: 유리 (3 mm(1)/Si3N4 (50 nm/확산 장벽층)/알루미늄 도핑된 산화아연 (1000 nm)(2)/Si3N4 (2 nm)(3). 종래 기술의 유리 기판(B)은 다음과 같은 층 구조를 가졌다: 유리 (3 mm)(1)/Si3N4 (50 nm)/알루미늄 도핑된 산화아연 (1000 nm)(2). 유리 기판(A 및 B) 둘 모두를 공기 중에서 75 초 동안 650 ℃로 가열하였다. 이후, 냉각된 유리 기판(A 및 B)을 0.5 중량%의 HCl에 75 초 동안 딥핑하고 증류수로 세척하였다. 유리 기판(A 및 B) 둘 모두에 대하여, 가열 및 산 처리 이전의 시트 저항(R□V) 및 이후의 시트 저항(R□N)을 측정하고, 산 처리 후에 흡수율 및 헤이즈를 측정하였다. 결과를 표 1에 나타낸다.
표 1로부터, 본 발명에 따른 유리 기판(A)에서 가열 및 처리 후의 시트 저항(R□N)은 종래 기술의 유리 기판(B)의 14 %에 비해 57 % 만큼 감소한다는 것을 알 수 있다. 흡수율 및 헤이즈의 값은 실질적으로 일정하게 유지되어, TCO 코팅의 이 특성들은 본 발명에 따른 더 얇은 불활성 상부 코팅에 의해 열화되지 않는다. 대신에, 본 발명에 따른 코팅된 유리 기판의 제조 방법은 시트 저항의 확실한 감소를 가능하게 한다. 이러한 결과는 놀라운 것이며, 당연한 것이 아니다.

Claims (13)
- a. 층 두께가 100 nm 내지 1000 nm인 TCO(얇은 전도성 산화물) 층(2)을 유리 기판(1) 상에 침착시키고,
b. Al2O3, SiO2, Si3N4, 및/또는 이들의 혼합물을 포함하고 평균 층 두께가 0.5 nm 내지 5 nm인 불활성 상부 코팅(3)을 TCO 층(2) 상에 침착시키고,
c. 유리 기판(1)을 550 ℃ 내지 800 ℃로 가열한 다음, 에칭 전에 불활성 상부 코팅을 제거하지 않고 산으로 에칭시키는
코팅된 유리 기판의 제조 방법. - 제1항에 있어서, 유리 기판(1)을 10 부피% 이상의 O2, 바람직하게는 15 부피% 이상의 O2를 갖는 산소 함유 분위기 하에서 가열하는 방법.

- 제1항 내지 제5항 중 어느 한 항에 있어서, 에칭을 무기 및/또는 유기 산, 바람직하게는 HF, H2SiF6, (SiO2)m*nH2O, HCl, H2SO4, H3PO4, HNO3, CF3COOH, CCl3COOH, HCOOH, 및/또는 CH3COOH로 수행하는 방법.
- 적어도
a. 유리 기판(1),
b. 층 두께가 100 nm 내지 1000 nm인, 유리 기판(1) 상의 TCO 층(2), 및
c. Al2O3, SiO2, Si3N4, 및/또는 이들의 혼합물을 포함하고 평균 층 두께가 0.5 nm 내지 5 nm인, TCO 층(2) 상의 불활성 상부 코팅(3)
을 포함하는 코팅된 유리 기판. - 제7항에 있어서, TCO 층(2)이 주석 도핑된 산화인듐(ITO), 알루미늄 도핑된 산화아연(AZO), 불소 도핑된 산화주석(FTO, SnO2:F), 안티몬 도핑된 산화주석(ATO, SnO2:Sb), 및/또는 이들의 혼합물 또는 합금을 포함하는 코팅된 기판.
- 제7항 또는 제8항에 있어서, 불활성 상부 코팅(3)이 1 nm 내지 4 nm의 평균 층 두께를 갖는 코팅된 기판.
- 제7항 내지 제9항 중 어느 한 항에 있어서, 불활성 상부 코팅(3)이 TCO 층(2) 표면의 20 % 내지 80 %를 덮는 코팅된 기판.
- 제7항 내지 제10항 중 어느 한 항에 있어서, 유리 기판(1)이 편평한 유리(플로트 유리), 석영 유리, 보로실리케이트 유리, 소다 석회 유리, 및/또는 이들의 복합물을 포함하는 코팅된 기판.
- 제7항 내지 제11항 중 어느 한 항에 있어서, TCO 층(2)이 20 Ω/스퀘어 미만, 바람직하게는 15 Ω/스퀘어 미만, 특히 바람직하게는 10 Ω/스퀘어 미만의 시트 저항을 갖는 코팅된 기판.
- 태양 전지, 전기변색 글레이징, 및/또는 디스플레이, 바람직하게는 박막 태양 전지에서의 제7항 내지 제12항 중 어느 한 항에 따른 코팅된 기판의 용도.
