Abstract
Description
The present application relates to n-doped materials and n-doped methods of carbon nanotubes, n-doped carbon nanotubes using the same, and devices using the same.
Carbon nanotubes (CNTs) are semiconducting or conductive, depending on their structure, and can secure multiple charge transfer paths through excellent charge transfer characteristics and large aspect ratios, resulting in high charge mobility and high transparency. You can have it at the same time. In addition, since it has good elasticity and may have electrical and mechanically stable characteristics against large bending, it may be variously applied to various electronic devices such as a display, a thin film transistor (TFT), and radio-frequency identification (RFID). In particular, carbon nanotubes have been actively studied as a core technology in the field of flexible electronics, which has recently been in the spotlight.
Carbon nanotubes are manufactured by an arc discharge method, laser evaporation method, chemical vapor deposition (Chemical Vapor Deposition) using a catalyst, screen printing, spin coating, and the like, and methods for producing carbon nanotubes are widely known.
While basic research of carbon nanotubes focuses on the intrinsic properties of individual isolated tubes, the application relies heavily on chemical functionalization. In particular, the electrical properties from nanoelectronics and sensing systems to nanocomposites in a variety of applications are very sensitive to the interactions with the macromolecular species or ions that make up the molecular and nanotube environment.
Regarding the doping of carbon nanotubes, chemical doping can be applied to essentially improve the conductivity of semiconductor nanotubes or to control their bandgap. Because of this unique electronic property, by introducing electron donor or electron acceptor molecules, carbon nanotubes can be n-type (or p-type) doped and used in other types of applications. Can be.
Carbon nanotubes in the natural state show the characteristics of p-type semiconductors by adsorbing oxygen in the air, but the characteristics of n-type semiconductors are known to be realized by artificially injecting impurities into carbon nanotubes. Therefore, researches on various methods and materials capable of implementing n-doping effects have been actively conducted to fabricate TFTs based on carbon nanotubes.
Current methods of n-doping carbon nanotubes include internal doping injecting electron donors into carbon nanotubes, and substitution doping in which a portion of carbon nanotube atoms are replaced with electron donors. ), And intercalation doping that inserts electron donors between bundles of bundled carbon nanotubes. In the case of internally supported doping, the material that can be placed inside the carbon nanotubes is limited to crystal or fullerene, and the method of implementation is very complicated. In addition, the substitution doping is effective only in the vacuum state is limited in practicality, and can be manufactured only in the synthesis step, the flexibility of the process is inferior. On the other hand, since insertion doping is relatively simple to implement compared to the above two methods and can be manufactured at various stages without being vacuum-dependent, a research for finding an electron donor material suitable for insertion doping is required.
For example, p-type and n-type MOS transistors are required to apply carbon nanotubes to semiconductor devices such as complementary metal-oxide-semiconductor (CMOS) transistors. In general, carbon nanotubes are susceptible to hole doping (p-type doping). Meanwhile, US Patent Publication No. 2003-122133 discloses a method of preparing n-type nanotubes by doping oxygen or potassium (potassium) ions. However, oxygen is not easy to separate into elements, and potassium (potassium) ions are not easy to handle.
With regard to the doping of carbon nanotubes, p-type doping with oxidants is very common. On the other hand, n-type doping based on the interaction between electron donor molecules is rare and mostly unstable. For example, the insertion of alkali metals into single-walled carbon nanotube bundles (SWCNTs bundles) shows charge transfer to carbon nanotubes and generates n-type doping. Similar charge provisions resulting in n-type doping result in It is also observed in the case of using adsorption, which is directly wrapped with a polymer containing an amine functional group or undergoes a redox reaction to directly transfer electrons from a reducing agent. It has also been reported that inclusion of molecules containing sulfur causes n-type doping of single-walled carbon nanotubes. Korean Patent Publication No. 2009-0126959 discloses a CNT n-doped material comprising at least one compound selected from nicotinamide or a compound chemically bonded to nicotinamide.
However, despite the conventional n-type doping method of carbon nanotubes, development of a doping material and a doping method capable of n-type doping of carbon nanotubes is still required as a more efficient and easy method.

The single-walled carbon nanotube sample (SWCNT bucky paper) was a free-standing carbon nanotube network with a thickness of about 30 μm. These carbon nanotube samples were prepared in 1 wt% sodium dodecyl sulfate (SDS,> 99.0% purity, Aldrich) and subsequently obtained by vacuum filtration through a polycarbonate membrane (0.22 μm, Millipore membrane filter). After drying the obtained product on a filter, the self-supporting film of the single-walled carbon nanotubes was peeled off to prepare a single-walled carbon nanotube film (hereinafter referred to as "SWCNT film"). The SWCNT film was shown as the initial sample. Different concentrations of tetramethylpyrazine (TMP, 99% purity, Aldrich) were each mixed in a tetrahydrofuran (anhydrous THF, 99.9% purity) solvent to prepare a mixed solution and used as n-type doping material. The concentration of each of the TMP solutions was prepared at 0.5 wt%, 1 wt%, 3 wt%, 6 wt%, 7 wt%, 10 wt%. In this example, deionized water (18 MΩ-cm) was purified using an ultrapure purification system (Human Power I + ).
In order to perform the doping, the SWCNT film prepared as described above was immersed in each of the TMP solutions having various concentrations at room temperature for 72 hours and then dried at room temperature. The optical and electrical properties of the doped SWCNT film were measured in air at room temperature. Raman spectra (FIGS. 2 and 3), XPS spectra (FIG. 4) and sheet resistance (FIG. 5) were measured to confirm the n-doping effect by TMP of the SWCNT film. The Raman spectra were measured using a Raman spectrophotometer (Jobin-Yvon, HR800UV) at room temperature. All Raman spectra were collected using three laser beams of 514.5 nm and 632.8 nm. The XPS spectrum (XPS, X-ray Induced Photoelectron Spectra) was measured using a Quantera SXN spectrometer. Electrical properties were performed by four lead measurements at ambient temperature in the atmosphere using a Keithley 236 source-measure unit controlled by Lab VIEW software.
The tetramethylpyrazine (TMP) is an n-dopant which acts as an electron donor, respectively, and charge transfer from the tetramethylpyrazine (TMP) to SWCNT occurs. This charge transfer can be confirmed by Raman spectra as shown in FIGS. 2 and 3.
The intensity of all Raman modes resonating with the laser excitation energy is usually reduced by chemical doping due to depletion or filling of the nanotube electron bands. The effects of doping on G - rays as well as radial-breathing modes (RBM) were investigated. 2A and 2B show Raman spectra measured at 632.8 nm and 514.5 nm excitation wavelengths, respectively, for the initial SWCNT film and SWCNT film doped with various concentrations of TMP. 3A and 3B show Raman spectra measured at 632.8 nm and 514.5 nm excitation wavelengths, respectively, for the initial SWCNT film and the TMP doped SWCNT film, respectively. 3 also measured numerous peaks in the RBM range corresponding to a diameter distribution in the range of 1.2 nm to 1.8 nm (data not shown). From this diameter distribution, it appears that only semiconducting carbon nanotubes are excited at 2.41 eV and metallic carbon nanotubes are excited at 1.96 eV.
The tangential mode (G + ) line shapes for 2.41 eV of the initial undoped SWCNT are typical of semiconductor SWCNTs. Resonance of metallic carbon nanotubes, near 1553 cm -1 , the small BWF peak appears to be lower 1.96 eV and the G-band is wider than the other two lines (FWHM 22.5 cm -1 ). All spectra excited by different laser excitations showed broad but not high intensity Breit-Wigner-Fano (BWF) lines, resulting from coupling from an A 1g phonon to an electronic continuum. Corresponds to the excitation of the metallic carbon nanotubes. However, no strong BWF line peak was observed even at the laser energy.
BWF the line ~ 1553 cm - 1, and was fixed to the downshift (downshift) with respect to its initial position in the SWCNT. The strength of the BWF line in the SWCNT random network is not high, probably because approximately one third of the SWCNTs are metallic.
In addition, the BWF line was analyzed to indicate the sensitivity of m-SWCNT to the electron donor material. Previously reported experimental results show that the adsorption of polyethyleneimine (PEI), an electron-priming polymer, shows a large BWF component for isolated single-walled carbon nanotubes, and a large BWF for n-type doping with alkali metals. Ingredients appeared. Thus, in this embodiment, the improved BMF line due to the accumulation of electrons on the surface of the carbon nanotubes induced by molecular interactions is consistent with the previously reported experimental results. Moreover, it has been reported previously that in high concentration n-type doped state, the BWF line shape, which is characteristic of the phonon coupling with the electron continuum associated with the partially filled band, is observed. TMP is an aromatic molecule capable of interacting with single-walled carbon nanotubes by π-π stacking. Thus, the expanded line of BWF shows that TMP interacts with semiconducting carbon nanotubes. Therefore, the chemical structure of organic molecules should be considered when selecting dopants to change the properties of carbon nanotubes.
Observation of the extended BWF line at the 1.96 eV resulted in the same downshift of the G + band at 2.41 eV. The G + band is not sensitive to the surrounding environment of single-walled carbon nanotubes, and the change in the G-band frequency can be attributed to the direct charge transfer effect. Tangential mode (G +) is 1595.8 cm - 1, and in the downshift to 1593.6 cm -1, a lower frequency peak (G -) indicates a downshift is 2.9 cm -1 (514 nm here) by doping. G-band downshift corresponds to CC bond length extension by electron injection, as observed in organic molecular doping of conventional carbon nanotubes. The intensity of the G + mode does not change. The change in the G + band is strong evidence that single-walled carbon nanotubes with larger diameters have better accessibility to obtain electrons from dopant molecules.
XPS analysis can provide additional information regarding the chemical change of the carbon nanotube film surface. The doping effect was analyzed by XPS. Figure 4 shows (a)
Referring to FIG. 4, the peak position at 284.2 eV of the undoped carbon nanotube film is pure sp 2 in the undoped carbon nanotube. It is approximately equal to the peak of the mixed carbon atom (284.3 eV). The small tail near 285 eV is sp 3 Indicates the presence of carbon. The peak position of the carbon nanotube film doped with tetramethylpyrazine (TMP) shifts to 284.4 eV. This upshift is consistent with previous reports showing that bonds between carbon and nitrogen atoms in n-doped carbon nanotubes result in upshifts in binding energy of 1 to 2 eV. When nitrogen and carbon nanotubes interact, this bond increases the carbon bond energy. Accordingly, it can be seen that n-doping is strongly performed by functionalizing individual single-walled carbon nanotubes by adsorption of each of tetramethylpyrazine (TMP).
FIG. 5 is a graph showing the doping effect in a single-walled carbon nanotube network observed through sheet resistance measurement of single-walled carbon nanotubes according to the doping time. Referring to FIG. 5, the tetramethylpyrazine (TMP) is expected to cause electron transfer from each of the tetramethylpyrazine (TMP) dopant molecules to the carbon p * state of each of the tetramethylpyrazine (TMP) dopant molecules, respectively. These tetramethylpyrazine (TMP) dopant molecules increase the sheet resistance of the SWCNT random network. Sheet resistance of single-walled carbon nanotube random networks prepared by vacuum filtration was measured as a function of dopant concentration. The sheet resistance of the SWNT film showed several orders of magnitude increase due to doping.
The electron doping causes Fermi level shift to the band edge where the carrier density of the semiconductor single-walled carbon nanotubes increases rapidly. In bulk samples, the increase in resistance appears to be due to increased spacing between bundles through the attached functionality.

As the source-drain current increases, a typical N-type characteristic curve is shown.
