Abstract
Description
The present invention relates to a chemical vapor deposition apparatus and a gas supply method therefor, and more particularly, to a chemical vapor deposition apparatus and a gas supply method for maintaining the pressure supplied to the chamber uniformly.
A chemical vapor deposition apparatus is a device for depositing a desired thin film on a wafer as a substrate. Among the chemical vapor deposition apparatuses, the metal organic chemical vapor deposition apparatus is a device for growing gallium nitride thin films by supplying Group 3 and Group 5 chemicals into the chamber. Such a metal organic chemical vapor deposition apparatus should be able to effectively control the reaction gas supplied to the chamber by continuously growing a multi-layer thin film on the substrate.
However, when only the reaction gas is supplied or blocked into the chamber during the process, the pressure of the process space inside the chamber is changed. As the pressure of the process space changes during the process, an unpredictable process result, for example, may cause a problem in that the thickness of the thin film deposited on the substrate may be different for each position of the substrate or for each substrate. There is a problem that can not be obtained.

Therefore, the total pressure of the gas provided to the

At this time, the first pressure maintaining gas
On the other hand, the third pressure maintenance gas
An n-type doped layer is then grown on the undoped GaN layer. At this time, the carrier gas uses hydrogen gas. In the
At this time, the pressure maintaining gas is already supplied to the
In the process of forming the active layer and the p-type doping layer thereafter, the pressure maintaining
