Abstract
본 발명은 플립 칩 패키지에서 범프의 솔더 조인트(solder joint) 특성을 향상시키기 위해 리플로우(reflow) 공정에서 범프들 간의 브릿지(bridge) 발생을 방지하는 플립 칩 패키지의 범프 형성방법에 관한 것이다. 본 발명에 따른 플립 칩 패키지의 범프 형성방법은, 반도체 칩의 본딩 패드 상에 범프 형성을 위한 솔더막을 형성한 다음, 상기 솔더막을 포함한 반도체 칩의 본딩 패드 영역에 절연막을 형성한다. 이렇게 절연막을 형성한 상태에서 반도체 칩을 리플로우를 실시하여 범프를 형성한다.The present invention relates to a bump forming method of a flip chip package which prevents bridge generation between bumps in a reflow process in order to improve solder joint characteristics of bumps in a flip chip package.
