The present invention relates to a CMOS image sensor, and more particularly, to a CMOS image sensor capable of increasing an area of a photodiode by sharing an active region and a contact with a transistor portion of an adjacent pixel circuit.
이러한 디지털 카메라 또는 카메라폰은 반도체 센서를 이용하여 감광을 하게 되는데 반도체 센서로 많이 쓰이는 것으로는 CMOS(Complementary Metal-Oxide Semiconductor:상보성금속산화물반도체) 이미지 센서와 CCD(Charged Coupled Device:고체촬상소자) 이미지 센서 등이 있다.Recently, digital cameras or camera phones have been rapidly developed and commercialized. Such a digital camera or a camera phone is exposed to light using a semiconductor sensor, which is commonly used as a semiconductor sensor (Complementary Metal-Oxide Semiconductor (CMOS) image sensor and Charged Coupled Device (CCD) image). Sensor and the like.
CMOS image sensor is a device that converts an optical image into an electrical signal using a CMOS manufacturing technology, and employs a switching method of making MOS transistors by the number of pixels and sequentially detecting the output using the same. Compared with CCD image sensor, which is widely used as image sensor, CMOS image sensor can be easily driven, various scanning methods can be implemented, and signal processing circuit can be integrated on a single chip, which makes the product compact and compatible. CMOS technology can reduce manufacturing costs and significantly reduce power consumption.
There are many kinds of pixels used in CMOS image sensor, but the most common type of pixel among them is 3-T (3-transistor) structure consisting of three basic transistors and one photodiode and four basic transistors. And pixels having a 3-T (3-transistor) structure composed of a single photodiode.
1 is a circuit diagram of a general 3-T (3-transistor) structure of a unit pixel in a CMOS image sensor.
Referring to FIG. 1, a circuit diagram of a pixel of a 3-T (3-transistor) structure of a CMOS image sensor includes one photo diode (PD) and three NMOSs that convert photon into electrons. It consists of a transistor. Three NMOS transistors include a source follower circuit consisting of a reset transistor (Rx) for resetting the potential of the photodiode (PD) and a Dx, Sel, and DC gate according to a change in electrode voltage of floating diffusion (FD). It is composed of a drive transistor (Dx) for changing the output voltage of the unit pixel by changing the current of the select transistor (Sel) to select a row address of the pixel array.
In this case, the DC gate is a load transistor that applies a gate voltage of the transistor to a constant voltage at all times to supply only a constant current, Vcc is a driving voltage power supply, Vss is a ground voltage, and Output is an output voltage of a unit pixel.
That is, the unit pixel of the CMOS image sensor is composed of a photodiode, a transistor for resetting it, and three source follower circuits. The photodiode PD is reset with a Vcc power supply by the reset transistor Rx, and the reset photodiode When light is irradiated to the PD, electrons and holes are formed in the junction region of the photodiode PD, the holes diffuse to the silicon substrate, and electrons accumulate in the junction region, and the accumulated charge is driven by the drive transistor of the source follower circuit. When (Dx) is turned on and the selection transistor (Sel) is selected, the output voltage of the unit pixel is generated according to the voltage change of the FD electrode to output the information of the pixel analogly.
At this time, the photosensitive performance of the sensor is affected by the quantization efficiency or the pixel element. The quantization efficiency is expressed by Equation 1, and it can be said that it represents how much the incident light is converted into electric charge. Of course, the higher the quantization efficiency is to improve the performance of the sensor, the higher the pixel element to increase the quantization efficiency. The pixel element is shown in equation (2).
As a result, in order to increase the photosensitive performance of the sensor, the area of the photodiode needs to be increased based on the same pixel area.
2 is a circuit diagram of four pixels among pixels constituting a conventional image sensor. Referring to FIG. 2, the CMOS image sensor requires three transistors per unit pixel, and since the transistors do not share the active area and contact with the transistors of other human pixels, the area of the photodiode PD is constrained. There is a problem that the photosensitive function is degraded.
Accordingly, an object of the present invention is to provide a CMOS image sensor capable of increasing the area of a photodiode by sharing an active region and a contact with a transistor portion of an adjacent pixel circuit. .
In addition, an object of the present invention is to implement an image sensor having a structure such as 2.5 transistors or 3.5 transistors per unit pixel by sharing the active area of the transistor unit with the adjacent pixel circuit.
According to an aspect of the present invention in order to achieve the above object, in the CMOS image sensor (CMOS image sensor), a transistor portion and a photo diode consisting of a reset transistor (Rx), a drive transistor (Dx) and a select transistor (Sel) A CMOS image sensor is provided, comprising a pixel circuit, wherein the transistor portion is symmetrically disposed with the transistor portion of an adjacent pixel circuit to share an active region and a contact.
The transistor unit may share at least one of a driving power supply voltage, a ground voltage, and an enable line of the reset transistor.
Hereinafter, a preferred embodiment of a pixel structure of a CMOS image sensor according to the present invention will be described in detail with reference to the accompanying drawings.
3A is a schematic layout view of a pixel structure in four pixels of a pixel constituting a conventional CMOS image sensor, and FIG. 3B is a pixel in four pixels of a pixel constituting a CMOS image sensor according to an exemplary embodiment of the present invention. As a result, the active region and the contact cannot be shared with the transistor units 13b to 13d of the adjacent pixel circuit. However, in the present invention, the transistor structure 23a to 23d of adjacent pixels is symmetrically arranged as shown in FIG. 3B, so that the transistor unit 23a shares contact and active areas with the transistor units 23b to 23d of the adjacent pixel. can do.
