Abstract
본 발명은 휘발성 유기 텔루륨 화합물, 및 (i) 휘발성 유기 카드뮴 화합물 및 (ii) 수은 증기 중 하나 또는 둘 다를 함께 반응시키는 단계를 포함하는, MOVPE 기술에서 기판 상에 Hg1-xCdxTe(0≤x≤1)를 퇴적하는 방법에 있어서; 상기 유기 텔루륨 화합물이 이소프로필알릴텔루리드임을 특징으로 하는 Hg1-xCdxTe 퇴적 방법에 관한 것이다. 또한, 본 발명은 Hg1-xCdxTe 재료를 포함하는 적외선 센서 및 태양 전지 등의 소자에 관한 것이다.
Description
카드뮴 수은 텔루리드(CMT), 수은 텔루리드(MT) 및 카드뮴 텔루리드(CT)는 적외선 검출기를 포함한 많은 전자 소자에 사용된다. 또한, 카드뮴 텔루리드는 태양 전지에도 사용된다. 이러한 재료들은 0≤x≤1인 경우 일반식이 Hg1-xCdxTe로 된다. x=1인 경우의 재료는 카드뮴 텔루리드이고, x=0인 경우의 재료는 수은 텔루리드이며, 0<x<1인 경우의 재료는 카드뮴 수은 텔루리드이다.
이러한 텔루리드 재료들은 공통적으로 유기텔루륨 전구체로부터 금속 유기기상 에피택시(MOVPE)에 의해 성장된다. CMT의 경우, 유기 카드뮴 화합물, 전형적인 디메틸카드뮴 및 유기텔루륨 화합물이 수은에 의해 기상에서 가열된다. 상기 배열 및 상태에서 유기 금속 화합물이 서로 반응하고, 분해하고, 수은과 반응하여 기판상에 CMT를 퇴적한다.
이러한 재료 및 소자의 제조에는 사용되어질 유기텔루리드의 선택이 중요하다.
MOVPE에 의해 CT/CMT/MT를 퇴적하는데 유리한 여러 가지의 유기텔루륨 화합물이 있다. 하나의 변형은 상기 유기 기가 알킬, 알케닐, 또는 아릴기를 포함하는 경우이다. 다른 변형은 C1∼ C6범위내의 유기 기를 갖는 화합물이 전구체로서 모두 사용되는 경우이다. 또 다른 변형은 상기 텔루리드가 대칭 또는 비대칭일 수 있다는 사실이다. 구조 이성질체는 MOVPE 전구체로서 사용 가능한 화합물의 수에 최종 승수를 가산한다.
많은 요인들이 MOVPE 전구체로서의 유기텔루리드의 적합성에 영향을 미친다.
유기텔루리드의 분해 온도는 CMT, MT 및 CT 재료가 효율적으로 성장할 수 있도록 충분히 낮아야 하지만, 상기 유기텔루리드 화합물이 비교적 낮은 온도에서 분해될 정도로 너무 낮지는 않아야 한다. 만약 분해 온도가 너무 낮으면, 이에 의해 유기텔루리드의 저장 및 처리에 관한 문제점이 나타날 수 있다. 유기텔루리드는 상기 재료가 CT, CMT 및 MT가 성장되는 장치 주위로 운반될 수 있도록 충분한 휘발성을 가져야 한다. 그러나, 만약 유기텔루리드가 너무 휘발성을 가지면, 이는 예컨대 유기텔루리드가 압력하에서 유지되거나 또는 냉각되어야 하는 등 저장 및 처리에있어서 문제점을 야기할 수 있다.
유기텔루리드의 분해 온도 및 휘발성은 MOVPE가 행해질 수 있는 온도에 영향을 미친다. 바람직하게는, CMT에 대한 이 MOVPE 성장 온도는 370℃보다 낮아야 한다. 바람직하게는, CT에 대한 상기 MOVPE 성장 온도는 350℃보다 낮아야 하고, MT에 대해서는 370℃보다 낮아야 한다. 여러 가지 이유 때문에 상기 온도는 이러한 재료들에 대해서 비교적 낮아야 한다. 낮은 온도를 이용하면 CMT 재료의 Hg 공간의 농도가 낮아지게 된다. 이에 의해 캐리어 농도가 낮아지고, 이와 같은 공간을 제거하기 위한 어닐링의 필요성이 감소된다. 또한, 낮은 온도는 보다 급격한 계면을 야기하는 복합체 구조에서 도판트 원소의 확산을 감소시킨다.
유기텔루륨 화합물 분해의 제 1 단계는 Te-C 결합의 균형 분해라고 생각된다. 이 메카니즘은, 자유 라디칼을 수반하는 반응의 결과로서 바람직하지 않은 부산물의 생성이 일부 유기텔루륨 화합물에 대해 문제로 된다는 것을 의미한다. 따라서, 상기 텔루리드는 이러한 부산물을 최소화하도록 선택되어야 한다.
많은 요인들이 분해 온도, 휘발성, MOVPE 온도 및 부산물의 생성에 영향을 미친다.
부피가 큰 고분자량 유기 기는 종종 유기텔루륨 화합물에 대해 분해 온도가 낮아진다. 이 요인은 고분자량 유기텔루륨 화합물이 종종 낮은 휘발성을 갖는다는 사실과 비교 검토되어야 한다. 또한, 상기 분해 온도는 균형 분해로부터 기인하는 자유 라디칼의 안정성에 의해서도 영향 받는다. 전체 분자를 교차하는 자유 라디칼의 비편재화의 결과로서 안정화가 이루어질 수 있다. 이것은 CH2=CHCH2또는CH2=CHCH=CHCH2와 같은 기가 적합하다는 것을 제시한다. 또한, 디메틸카드뮴의 존재도 유기텔루륨 화합물의 분해 온도에 영향을 미칠 수 있다.
상기한 바에 의하면, 많은 유기텔루륨 화합물 중 어느 것이 적합하게 될 것인지에 여러 가지 충돌 요인들이 영향을 미치게 됨을 알 수 있다. 디이소프로필텔루리드, 디알릴텔루리드 및 메틸알릴텔루리드의 성질을 비교함으로써 이 화학 시스템의 복합성을 설명한다.
디이소프로필텔루리드는 CT 및 CMT의 성장에 대부분 공통적으로 사용되는 전구체이다. CMT에 대해 디이소프로필 화합물 및 디메틸카드뮴을 사용하는 MOVPE 성장 온도는 통상 370℃이다. 디이소프로필 화합물과 유사한 분자량을 갖지만 안정된 자유 라디칼을 산출해야 하기 때문에, CMT에 대해 디알릴텔루리드가 이상적인 전구체로서 고려될 수 있다. 그러나, 디알릴텔루리드 화합물이 실온에서 불안정한 것으로 판명되었기 때문에, 이 화합물의 저장 및 처리에는 문제가 있다. 또한, 디알릴텔루리드의 낮은 증기 압력은 알릴기 중 하나를 메틸기와 치환함으로써 보상될 수 있음을 고려할 수 있다. 메틸알릴텔루리드의 합성은 GB 2,249,790에 개시되어 있다. 실제로, 메틸알릴텔루리드 화합물은 분해 온도(수소 300℃에서 20% 분해됨)가 매우 낮아 휘발성(25℃에서 5.98토르)이지만, 불행히도 상기 프로세스는 매우 바람직하지 않은 부산물을 생성하게 되고 CMT를 산출하지 않게 된다.
상기한 바와 같이, 메틸알릴텔루리드의 합성은 GB 2,249,790에 개시되어 있다. 이 문헌에 개시된 방법은 혼합된 유기 기를 갖는 다른 유기 텔루리드 화합물의합성에 적합하다. 상기 방법은 화합물 RR'Te를 제공하기 위해 R'2Te에 의한 R2Te2의 가역 반응을 포함한다. 이 합성과 연관된 문제점은, RR'Te와 R'2Te의 끓는점이 유사하면 상기 반응의 평형이 증류에 의해 RR'Te 생성물로 완전하게 될 수 없다는 것이다. 이것은 상기 생성물이 개시 재료에 의해 오염되었다는 것을 의미한다.

본 발명은 전구체로서 이소프로필알릴텔루리드를 사용하는 카드뮴 수은 텔루리드, 수은 텔루리드 및 카드뮴 텔루리드를 기판상에 퇴적함에 의해 제조하는 새로운 방법에 관한 것이다. 또한, 본 발명은 카드뮴 수은 텔루리드, 수은 텔루리드 및 카드뮴 텔루리드를 포함하는 새로운 소자, 및 이와 같은 소자의 제조 방법에 관한 것이다. 최종적으로, 본 발명은 이소프로필알릴텔루리드에 대한 새로운 합성에 관한 것이다.

본 발명의 목적은 MT, CT 및 CMT 층의 새로운 제조 방법, 및 상기 종래의 기술 방법과 연관된 상기 문제점을 감소시키는 소자를 제공하는 것에 있다.
제 1 양태에 의하면, 본 발명은 휘발성 유기텔루륨 화합물과, (i) 휘발성 유기카드륨 화합물 및 (ii) 수은 증기 중 하나 또는 둘 다를 함께 반응시키는 단계를 포함하는 MOVPE 기술에서, 기판상에 Hg1-xCdxTe(0≤x≤1)를 퇴적하는 방법에 있어서, 유기텔루륨 화합물이 이소프로필알릴텔루리드인 것을 특징으로 하는 Hg1-xCdxTe를 기판상에 퇴적하는 방법을 제공한다.
Hg1-xCdxTe를 퇴적하는 상기 방법은 태양 전지, 적외선 에미터 및 적외선 감지 소자를 포함하는 소자 등의, MT, CT 및 CMT 전자 소자를 제조하도록 사용될 수 있다. 만약 x=0이면, 유기카드뮴 화합물이 없는 상태에서 이소프로필알릴텔루리드가 수은 증기와 반응하여, 상기 MOVPE 반응에 의해 수은 텔루리드로 된다. 만약 x=1이면, 수은 증기가 없는 상태에서 이소프로필알릴 화합물이 유기카드뮴 화합물과 반응하여, 상기 MOVPE 반응에 의해 카드뮴텔루리드로 된다. 또한, 이 방법에 의한 CT의 제조시에 수은 증기가 존재하여 보조할 수도 있다.
Hg1-xCdxTe를 퇴적하는 이러한 방법은 Hg1-xCdxTe층 또는 층들이 퇴적되는 온도가 낮기 때문에 특히 유리하다. 상기 방법은 다결정 CdTe의 효과적인 퇴적을 가능하게 한다. 또한, 상기 방법은 바람직하지 않은 부산물의 생성을 감소시켜, MT 및 CMT의 효과적인 퇴적을 촉진시킨다.
유기카드뮴 화합물은 알킬 카드뮴 화합물인 것이 바람직하며, 상기 알킬 카드뮴 화합물이 디메틸 카드뮴인 것이 더욱 바람직하다.
상기 기판은 유리, 인듐 주석 산화물로 코팅된 유리, CdTe, CdZnTe, GaAs, GaAs/Si, CdTe/GaAs, CdTe/Si, CdTe/ZnTe/Si 및 Si 중에서 선택된 재료 중 하나를 포함하는 것이 유리하다.
MOVPE 퇴적 기간 동안 기판의 온도는 150℃ ∼ 350℃ 범위의 온도로 유지되는 것이 바람직하고, 상기 기판의 온도가 250℃ ∼ 300℃ 범위내이면 더욱 바람직하며, 상기 기판의 온도가 150℃ ∼ 300℃ 범위내이면 보다 더 바람직하다.
제 2 양태에 의하면, 본 발명은 (a) 본 발명에 따른 Hg1-xCdxTe를 퇴적하는 상기 방법으로 기판상에 Hg1-xCdxTe를 퇴적하는 단계, 및 (b) 적어도 2개의 전극을 Hg1-xCdxTe에 접속하는 단계를 포함하는 전자 소자의 제조 방법을 제공한다.
상기 전극들 위에 Hg1-xCdxTe를 퇴적하거나 상기 Hg1-xCdxTe 위에 상기 전극들을 퇴적하는 결과로서 전극들이 접속될 수 있다.
소자의 제조 방법은, 상기 Hg1-xCdxTe를 도핑하는 단계를 더 포함하는 것이 바람직하다. 소자의 제조 방법은, p-n 접합이 형성되도록 Hg1-xCdxTe 재료를 도핑하는 단계를 포함하는 것이 유리하다. 다른 양태에서는, 소자의 제조 방법은 Hg1-xCdxTe 위에 CdTe의 패시베이팅층을 성장시키는 단계를 포함한다.

제6 양태에 의하면, 본 발명은, M이 셀레늄 또는 텔루륨이고, Ra 및 Rb가 C1 내지 C20 알킬, 알케닐, 또는 아릴로부터 각각 독립적으로 선택된 상이한 유기 기들인 경우, 분자식이 RaMRb인 텔루륨 또는 셀레늄 화합물을 준비하는 방법을 제공하며, 상기 방법은 A가 알칼리 금속인 경우, 화합물 RaMA와 X가 할로겐인 경우, 화합물 RbX를 반응시키는 단계를 포함하는 것을 특징으로 한다.
상기 방법의 이점은, RaMRb가 비교적 높은 수율 및 순도로 생성된다는 것이다.
본 발명은 화합물 ARa과 M을 반응시켜 RaMA를 생성하는 단계를 더 포함하는 것이 유리하다.
A는 리튬인 것이 바람직하고, X는 브롬인 것이 더욱 바람직하며, M은 텔륨인 것이 바람직하다.
이소프로필알릴텔루리드의 준비를 위한 초기 재료는 EP 525 881 A1에 개시된 방법에 의해 준비되는 이소프로필 리튬이다. 이소프로필 리튬 화합물이 준비될 수 있는 또 다른 방법은, 에이치 길만(H Gilman) 등에 의해 허여된 논문의 Am. Chem. Soc. 1941, volume 63, p 2479에 기재되어 있다. 2시간의 기간에 걸쳐,iPrLi 700 ㎤의 예냉(0℃) 용액(펜탄의 2.13 moles dm-3, 1.49 mole)을 1.5 dm3의 THF로 된 기본 텔루륨 분말의 191.4g(1.50 mol)의 냉각(0℃) 현탁액에 방울방울 첨가하면서 격렬하게 젓는다. 완전히 첨가하고, 흐린 용액을 20℃에서 1시간 더 젓는다.
상기iPrTeLi 용액을 0℃로 재냉각하고 100 ㎤의 THF로 된 알릴 브로미드의 130 ㎤(1.5 mol)의 예냉(0℃) 용액을 1.5 시간에 걸쳐 방울방울 첨가한다. 그 결과의 흐린 황색 용액을 주위 온도에서 계속 젓는다. 대부분의 용매를 감소된 압력 하에서 증류에 의해 제거한다. 상기 생성물을 포함하는, 최종 약 500㎤의 휘발성 물질들을 진공에서 트랩 대 트랩 증류에 의해 수집한다. 투명한 밝은 황색 액체인 순수 생성물을 고효율 (30 이론적 플레이트) Spaltrohr??증류 칼럼을 통해 저압(약 0.2 토르)에서 주의 깊은 분별 증류에 의해 얻는다. 순수 생성물의 총 수율은 88%이다.
도1에 도시된 장치의 개략적인 도면은, CMT, CT, 또는 MT층의 퇴적에 사용되기에 적합하다. 상기 장치는 반응 베셀(vessel)(1), 버블러(bubbler)(2,3,4) 및 다수의 밸브들(5~10)을 포함한다. 기본적으로 수소가 유기 금속 화합물 또는 화합물들과 혼합되어 있다. 그 후, 가스들의 혼합물이 반응 베셀(1)에 포함된 기판(12)위로 흐른다. 또한 상기 반응 베셀(1)은 수은 저장부(13)를 포함한다. CMT, MT, 또는 CT층이 기판(12) 위에 퇴적되도록 필요하다면 반응 베셀과 수은 저장부에 열을 가한다.
CMT층의 준비
CMT는 GB 2 146 633 B에 기재되어 있는 IMP(interdiffused multilayer process)에 의해 성장된다. 상기 처리는 CT 및 MT의 다른 성장도 포함한다. 그 후, 매우 얇은 층들의 형태인 CT 및 MT는 CMT를 생성하도록 내부 확산시킨다. 수은 증기가 존재하더라도 유기 카드뮴 화합물의 공급을 방해함으로써 간단히 대안의 층들을 제조하도록, 상기 CT 및 MT를 퇴적할 수 있다. 유기 카드뮴 화합물이 존재하면 CT층을 퇴적하고, 존재하지 않으면, MT층을 퇴적한다. IMP 처리에 의해 생성된 Hg1-xCdxTe에서 x의 값은 CT 및 MT층들의 상대적인 두께에 의해 결정된다.
버블러(2)는 디메틸 카드뮴을 포함하고, 제2 버블러(3)는 이소프로필알릴텔루리드를 포함한다. 수소가 밸브(5)를 통해 통과하여 반응 베셀 쪽으로 흐른다. 수소는 또한 밸브(7,10)에 의해 이소프로필알릴텔루리드 버블러(3)를 통과하여 유기 텔로리드 화합물과 혼합된다. 수소/유기 텔루리드 혼합물은 밸브(5)를 통과한 수소에 의해 증류되고, 반응 베셀(1)로 진입된다. 밸브(8,11)는 교대로 개폐된다. 밸브(8,11)가 개방되면 수소가 버블러를 통과하여 디메틸카드뮴과 혼합된다. 디메틸카드뮴/수소는 다른 가스들과 혼합되어 반응 베셀(1)로 진입된다.
수은 저장부(13) 및 기판(12)은 반응 베셀(1)에 배치된다. 기판(12) 근방의 베셀벽의 온도는 수은 베셀 온도 이상의 온도로 유지된다. 상기 베셀(1)의 일단에 있는 물 냉각 재킷(도시 안함)은 반응하지 않은 수은을 냉각시키고, 반응 베셀(1)의 과열을 예방한다. 그 후, 배출 증기 스트림(14)은 수소의 스트림과 더 혼합되고, 반응하지 않은 재료와 생성물을 제거하기 위해 활성화된 그래파이트 필터를 통과한다.
유기 금속 화합물의 부분 압력들은 밸브(5)와 버블러(2,3)를 통해 수소의 흐름을 제어함으로써 제어된다. 이들은 또한 버블러(2,3)의 온도를 제어함으로써 제어된다. 상기 장치는 또한 일반적으로 수소가 버블러를 통해 흐르는 것을 방지하면서 장치를 통과할 수 있게 하는 바이패스 라인(도1에 도시 안됨)을 포함한다.
상기 기판은 예컨대 (100) 또는 (111)B 쪽으로 2°어긋나게 배향된(mis-oriented), (100) GaAs 또는 (100) GaAs 상에 성장된 에피택시얼 CdTe의 버퍼층을포함한다.
이소프로필알릴텔루리드 부분 압력은 주기중 MT 파트 동안에는 1.7 토르이고, 주기중 CT 파트 동안에는 1.2 토르이다. 주기중 CT 파트 동안의 Cd:Te 비는 1.6이다. MOVPE 성장 온도는 300℃이다. 이에 의해 25 IMP 주기의 성장 후 4.5㎛의 층두께가 얻어졌다. 이는 즉, 예컨대 CdTe와 HgTe의 비를 IMP 횟수 변경함으로써 CMT의 구성을 변경할 수 있다는 것을 입증한다. 상기 부분과 이하 CT 및 MT 준비 부분에 주어진 상기 비율들은 이소프로필알릴텔루리드에 대해서는 25℃, 1.7 토르의 예상 증기압 및 디메틸카드뮴에 대해서는 25℃, 36 토르의 증기압에 기초하고 있다.
MT 및 CT 층의 준비
후술되는 MT 및 CT 층에 대해 인용되는 두께는 20분 성장 후에 얻어지는 것이며 현미경을 통해 분열된 에지를 검사함에 의해 측정되는 것이다.
또한, 도 1의 장치는 CT 및 MT 층을 제조하도록 이용될 수 있다. CT 층 또는 층들에 있어서 수은 저장부는 반응 베셀 내에 남아 있게 된다. 상기 수은 저장부(13)를 가열하거나 또는 가열하지 않고 CT를 성장시킬 수 있다. MT 층에 있어서는 디메틸카드뮴을 포함하는 버블러를 통한 수소의 흐름이 방지되어, 상기 반응 베셀에 디메틸카드뮴이 존재하지 않게 된다. 또한, 사용된 기판 및 버퍼층도 변화되지 않고 남게 된다.
MT의 준비를 위해 반응 베셀의 가스 스트림은 이소프로필알릴텔루리드 버블러에 남아 있는 것과 동일한 조성을 가지거나 또는 밸브(5)를 통과하는 수소에 의해 약간 희석되었다. MT의 성장률은 290 내지 325℃의 MOVPE 성장 온도에서 시간 당 약 10μm로 밝혀졌다. 이소프로필알릴텔루리드로 성장된 통상의 MT 층의 표면 이미지를 도 2에 나타낸다.
Me2Cd를 CT에 퇴적하기 위해, Me2Cd의 부분 압력을 0.35 내지 2.92 토르 사이에서 변화시킴에 의해 이소프로필알릴텔루리드 비를 0.26 내지 2.7 사이에서 변화시켰다. (상기 비가 0.26이면 CT가 퇴적되지 않는다). 이소프로필알릴텔루리드의 부분 압력은 약 1.3 토르로 고정하였다. 이 방식으로, 2.5μm 두께의 에피택시얼 CT 막이 통상적으로 성장된 CT 버퍼층의 최상부에서 성장되었다. 2.5μm 두께의 막이 성장되는 MOVPE 성장 온도는 325℃였고 이소프로필알릴텔루리드에 대한 디메틸카드뮴의 비는 1.6이었다.
상기 온도 325℃를 유지하면서 Cd:Te 비를 2.7로 증가시키면 매우 어두운 회색이었던 CT 층이 밝은 무지개 빛깔의 색상으로 되었다. 이들을 나타내는 현미경을 통한 검사에서는 주로 일부 빛나는 재료의 최상부에 합체된 범프들(bumps)로 이루어져 있었다. 상기 합체된 범프들은 7μm의 다결정 CdTe로 결론지어졌다. 300℃에서 효율적인, 아마도 유리 기판상으로의 다결정 CdTe 퇴적 능력은 태양 전지에 대해서도 적용할 수 있을 것이다.
도판트(Dopants)
기판상에서 성장되는 CMT, MT, 또는 CT의 층은 하나 이상의 도판트를 포함한다. 이 도판트는 도 1의 장치를 이용하여 주입될 수 있다. 상기 도판트의 유기 화합물은 도 1에 도시된 바와 같이 버블러(4)에 보유될 수 있다. 반응 베셀(1)로의상기 도판트의 흐름은 밸브(6,9)를 개폐함에 의해 제어될 수 있다. 상기 밸브(6,9)를 개방하면 버블러(4)를 통해 수소의 거품이 일게 되어 도판트 화합물과 혼합된다. 이와 다르게 수소 내의 도판트의 휘발성 하이드라이드가 이용될 수 있다.
도판트 및 그들의 하이드라이드의 예는 다음과 같다 : Si, Ge, As, 및 그들 각각의 하이드라이드에서의 P : SiH4, GeH4, AsH3및 PH3. 하이드라이드, 예컨대 SiH4의 공급은 가스 실린더들에서 공급될 수 있다. 상기 하이드라이드들은 수소내에서 임의로 희석될 수 있다.
상기 도판트들의 유기 화합물들의 예는 다음과 같다 : Al, Ga, As, P, 및 각각의 알킬들에서의 I : (CH3)3Al, (CH3)3Ga, (CH3)3As, (CH3)3P, C2H5I, 및 C4H9I. As의 더 양호한 소스는 As(NMe)3이다.
소자들

- 제 11 항에 있어서, 상기 방법이 Hg1-xCdxTe를 도핑하는 단계를 더 포함하는 전자 소자 제조 방법.
- 제 11 항에 있어서, 상기 방법이 p-n 접합이 형성되는 방식으로 Hg1-xCdxTe 재료를 도핑하는 단계를 더 포함하는 전자 소자 제조 방법.
- 제 11 항 또는 12 항에 있어서, 상기 방법이 상기 Hg1-xCdxTe 상에 CdTe의 패시베이팅 층을 성장시키는 단계를 더 포함하는 전자 소자 제조 방법.
- 청구항 11 내지 14 중 한 항에 따른 방법에 의해 얻어질 수 있는 소자.
- 각각 청구항 11 내지 14 항 중 한 항에 따른 방법에 의해 얻어질 수 있는 소자들의 어레이를 포함하는 적외선 검출기.
- 청구항 1 내지 10 중 한 항에 따른 방법에 의해 얻어질 수 있는 Hg1-xCdxTe.
- (a) Te와 이소프로필 리튬 화합물을 반응시켜서, 이소프로필 리튬텔루리드를생성하는 단계, 및 (b) 단계 (a)에 의해 생성된 이소프로필 리튬텔루리드를 알릴브로마이드와 반응시키는 단계를 포함하는 이소프로필알릴텔루리드를 준비하는 방법.
