The
When it is determined that the

Referring to FIG. 5 , when the plasma process is performed in the
6 is a flowchart illustrating a method for measuring whether an electrostatic chuck is abnormal according to an embodiment of the present invention.
First, a current flowing between the first and second terminals disposed inside the electrostatic chuck is measured ( S410 ). Here, the first terminal part may be disposed on one side of the edge of the dielectric plate of the electrostatic chuck, and the second terminal part may be disposed on the opposite side of the first terminal part from the dielectric plate. Also, in operation S410 , after the substrate is removed from the electrostatic chuck, a current flowing through the electrostatic chuck may be measured while plasma is generated in the processing space.
Next, a resistance value is calculated based on the current value flowing between the first and second terminals measured in step S410 (S420), and when the difference between the calculated resistance value and the pre-stored initial resistance value is greater than a preset value, It is determined that the electrostatic chuck is in an abnormal state (S430). In operation S430 , when it is determined that the electrostatic chuck is in an abnormal state, the temperature adjusting unit may decrease the temperature of the focus ring of the electrostatic chuck. Accordingly, it is possible to easily detect whether the electrostatic chuck is abnormal due to the polymer deposited on the surface of the electrostatic chuck, and it is possible to prevent the temperature of the electrostatic chuck from rising due to the polymer.
