To form an intermediate in which a neutral ligand having an alkylamine structure is coordinated with tin chloride. After the mixture was prepared by mixing the formed intermediate and 1,3-propanedithiol, a precursor for forming a thin film of tin sulfide containing the structure of the formula (3) was obtained. As a neutral ligand having an alkylamine structure, propylamine was used and it was coordinated with tin chloride (SnCl 2 ) to form an intermediate.
구체적으로, 100 ml 슈링크 플라스크에 알코올(alchol) 10 ml, 염화주석(SnCl2) 0.2 M 및 N,N'-디메틸에틸렌디아민을 혼합하여 전구체를 제조하였다. 상기 전구체는 매우 밝은 하얀색 침전으로 나타났으며, 상기 과정은 반응식 4와 같다.Specifically, a precursor was prepared by mixing 10 ml of alchol, 0.2 M of tin chloride (SnCl 2 ) and N, N'-dimethylethylenediamine in a 100 ml shrunk flask. 반응 결과 용액이 노란색으로 변하였고, 상기 용액에 펜탄(pantane)을 첨가하여 노란색 침전을 얻었다. 상기 침전은 실시예 1과 같은 방법으로 분리 및 건조하여 화학식 3의 구조를 포함하는 전구체를 수득하였다.

실시예 1 내지 3에서 제조한 황화주석 박막 형성용 전구체들에 대해 각각 NMR(핵자기공명분석법), FT-IR(적외선분광분석법), MASS(질량분석법) 및 원소분석법을 수행하였으며, 그 결과를 하기 표 1에 나타내었다.NMR (nuclear magnetic resonance analysis), FT-IR (infrared spectroscopy), MASS (mass spectrometry) and elemental analysis were performed on the precursors for the formation of tin sulfide films prepared in Examples 1 to 3, The results are shown in Table 1 below.

실험예Experimental Example 2: 2: 실시예Example 1 내지 3에 따른 전구체의 열특성 측정 Measurement of thermal properties of precursors according to 1 to 3
실시예 1 내지 3에서 제조된 전구체들에 대해 각각 열분석기(Thermal Analyzer)를 이용하여 상압에서 녹는점 및 분해온도를 측정하였다. 그 결과는 하기 표 2에 나타내었다.The precursors prepared in Examples 1 to 3 were measured for melting point and decomposition temperature at normal pressure by using a thermal analyzer, respectively. The results are shown in Table 2 below.

상기 표 2의 결과를 통해, 녹는점과 분해온도 사이에서 승화로 보이는 상변화를 확인할 수 있었으며, 이를 기초로 하여 전구체의 온도를 80 내지 150℃ 범위에서 증착하였다.From the results of Table 2, it was confirmed that the phase change appeared to be sublimation between the melting point and the decomposition temperature. 실험예Experimental Example 3: 황화주석 박막의 제조 및 특성 측정 3: Preparation and Characterization of Tin Sulfide Thin Films
실시예 1을 통해 제조된 황화주석 박막 형성용 전구체를 도 1의 화학기상증착 장치를 통해 제조하였다. 구체적으로, 기판의 온도를 300 내지 400℃로 변화시켜 가면서, 버블러 온도를 140℃로, CVD 챔버의 압력은 5 mtorr로 유지하면서 1 시간 동안 증착하였다. 상기 기판으로는 유리를 사용하였다. 그 결과, 0.2 내지 40 ㎛의 박막을 제조하였다.The precursor for forming a tin sulfide film prepared in Example 1 was prepared through the chemical vapor deposition apparatus shown in FIG.
