Abstract
본 발명은 박막형 태양전지 및 그 제조방법을 개시한다. 본 발명에 따른 박막형 태양전지는, 기판; 상기 기판 상에 형성되고, 표면 처리에 의한 요철층이 형성된 후면 전극층; 및 상기 후면 전극층 상에 형성된 광 흡수층;을 포함하되, 상기 후면 전극층의 요철층은 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 가지는 것을 특징으로 한다.
Description
본 발명은 박막형 태양전지 및 그 제조방법에 관한 것으로서, 보다 상세하게는 박막형 태양전지에 적용되는 후면 전극층의 표면 처리를 통해 요철층을 형성하여 난반사에 의한 에너지 효율이 향상된 박막형 태양전지 및 그 제조방법에 관한 것이다.
최근 석유나 석탄과 같은 기존 에너지 자원의 고갈이 예측되면서 이들을 대체할 대체 에너지에 대한 관심이 높아지고 있다. 그 중에서도 태양전지는 에너지 자원이 풍부하고 환경오염에 대한 문제점이 없어 특히 주목되고 있다. 태양전지에는 태양열을 이용하여 터빈을 회전시키는데 필요한 증기를 발생시키는 태양열 발전과, 반도체의 성질을 이용하여 태양빛(Photons)을 전기에너지로 변환시키는 태양광 전지가 있으며, 태양전지라고 하면 일반적으로 태양광 전지(이하, '태양전지'라 한다)를 일컫는다.
이러한 태양전지는 원료 물질에 따라 크게 다결정(poly crystal) 및 단결정(single crystal) 실리콘 태양전지 또는 비정질 실리콘 태양전지와 같은 실리콘계 태양전지와 화합물 반도체 태양전지 등으로 분류된다.
이 중 화합물 반도체 태양전지의 하나로서 CIGS계 태양전지는 구리(Cu), 인듐(In), 갈륨(Ga), 셀레늄(Se) 등의 원소로 이루어지는 광흡수 계수가 높은 광흡수층을 유리(glass) 등의 기판상에 증착하여 전기에너지를 생산하게 되는 태양전지로서, 두께가 얇은 박막으로도 고효율의 태양전지 제조가 가능하며, 또한 전기, 광학적 안정성이 우수하여 매우 이상적인 광흡수층을 형성할 수 있어 저가, 고효율의 태양전지 재료로 많은 연구가 이루어지고 있다.
이러한 화합물 반도체 태양전지는 각각의 층의 전기적인 특성이 전체 태양전지의 효율에 영향을 미칠 수 있으며, 이에 각 층의 전기적 특성을 개선하여 전체 태양전지의 에너지 효율을 증가시키고자 하는 노력을 지속하고 있다.
본 발명은 상술한 바와 같이 태양전지의 에너지 효율 향상을 위한 노력으로서, 박막형 태양전지에 적용되는 후면 전극층의 표면 처리를 통해 요철층을 형성하고, 요철층에 의한 난반사 확대로 태양전지의 에너지 효율을 향상시킬 수 있는 박막형 태양전지 및 그 제조방법을 제공하는데 그 목적이 있다.
상기 기술적 과제를 달성하기 위한 본 발명에 따른 박막형 태양전지는, 기판; 상기 기판 상에 형성되고, 표면 처리에 의한 요철층이 형성된 후면 전극층; 및 상기 후면 전극층 상에 형성된 광 흡수층;을 포함하되, 상기 후면 전극층의 요철층은 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 가지는 것을 특징으로 한다.
바람직하게, 상기 후면 전극층의 요철층은 플라즈마 표면 처리를 이용하여 형성된다.
바람직하게, 상기 플라즈마 표면 처리는 질소, 아르곤 또는 산소 가스를 이용한 플라즈마 표면 처리이다.
바람직하게, 상기 후면 전극층의 요철층은 1 ~ 2kW의 파워 및 70 ~ 130sccm의 질소, 아르곤 또는 산소 가스를 인가하는 조건으로 플라즈마 표면 처리되어 형성된다.
바람직하게, 상기 후면 전극층은 몰리브덴(Mo)으로 이루어진다.
바람직하게, 상기 광 흡수층은 구리(Cu), 인듐(In), 갈륨(Ga) 및 셀레늄(Se)을 함유하는 CIGS계 화합물층을 포함한다.
바람직하게, 상기 광 흡수층 상에 형성된 버퍼층, 윈도우층 및 전면 전극층을 더 포함한다.
상기 기술적 과제를 달성하기 위한 본 발명에 따른 박막형 태양전지의 제조방법은, (a) 기판 상에 후면 전극층을 형성하는 단계; (b) 상기 후면 전극층을 표면 처리하여 요철층을 형성하는 단계; 및 (c) 상기 후면 전극층 상에 광 흡수층을 형성하는 단계;를 포함하되, 상기 후면 전극층의 요철층은 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 갖도록 형성되는 것을 특징으로 한다.
바람직하게, 상기 (b) 단계는, 플라즈마 표면 처리를 이용하여 상기 후면 전극층 상에 요철층을 형성한다.
바람직하게, 상기 (b) 단계에서, 상기 플라즈마 표면 처리는 질소, 아르곤 또는 산소 가스를 이용한 플라즈마 표면 처리이다.
바람직하게, 상기 (b) 단계는, 1 ~ 2kW의 파워 및 70 ~ 130sccm의 질소, 아르곤 또는 산소 가스를 인가하는 조건으로 플라즈마 표면 처리되어 상기 후면 전극층 상에 요철층을 형성한다.

도 1은 본 발명에 따른 박막형 태양전지의 구성을 개략적으로 도시한 단면도이다.
도 2 내지 4는 본 발명에 따른 박막형 태양전지의 제조방법을 순차적으로 도시한 공정 단면도들이다.
이하 첨부된 도면을 참조로 본 발명의 바람직한 실시예를 상세히 설명하기로 한다. 이에 앞서, 본 명세서 및 청구범위에 사용된 용어나 단어는 통상적이거나 사전적인 의미로 한정해서 해석되어서는 아니 되며, 발명자는 그 자신의 발명을 가장 최선의 방법으로 설명하기 위해 용어의 개념을 적절하게 정의할 수 있다는 원칙에 입각하여 본 발명의 기술적 사상에 부합하는 의미와 개념으로 해석되어야만 한다. 따라서, 본 명세서에 기재된 실시예와 도면에 도시된 구성은 본 발명의 가장 바람직한 일 실시예에 불과할 뿐이고 본 발명의 기술적 사상을 모두 대변하는 것은 아니므로, 본 출원시점에 있어서 이들을 대체할 수 있는 다양한 균등물과 변형예들이 있을 수 있음을 이해하여야 한다.
도 1은 본 발명에 따른 박막형 태양전지의 구성을 개략적으로 도시한 단면도이다.
도 1을 참조하면, 본 발명에 따른 박막형 태양전지는, 기판(100), 후면 전극층(200) 및 광 흡수층(300)을 포함한다. 또한, 상기 박막형 태양전지는 광 흡수층(300) 상에 버퍼층(400), 윈도우층(500) 및 전면 전극층(600)을 더 포함할 수 있다.
상기 기판(100)은 플랙시블한 특성을 갖도록 폴리이미드(polyimide)를 이용한 폴리머 기판이 이용될 수 있다. 하지만, 본 발명이 이에 한정되는 것은 아니며, 폴리머 기판 이외에도 태양전지의 적층 구조의 기초가 될 수 있는 다양한 재질이 사용될 수 있음은 자명하다. 예컨대, 절연성을 갖는 유리 기판으로 소다라임(sodalime) 유리를 이용한 기판이 이용될 수 있다.
상기 후면 전극층(200)은 도전성을 갖는 금속층으로서 높은 전기전도성과 광 흡수층(300)과의 오믹 접촉(ohmic contact) 및 셀레늄(Se) 분위기 하에서의 고온 안정성을 갖는 몰리브덴(Mo)이 사용될 수 있다. 상기 후면 전극층(200)은 스퍼터링(Sputtering)법을 이용하여 형성될 수 있다.
상기 후면 전극층(200)은 상면에 표면 처리에 의한 요철층(210)이 형성된다. 상기 후면 전극층(200)의 요철층(210)은 플라즈마 표면 처리를 이용하여 형성될 수 있다. 즉, 상기 후면 전극층(20)의 표면의 일부가 제거되어 소정의 조도를 갖는 요철층(210)이 형성되게 된다. 이때, 상기 요철층(210)의 중심선 평균 조도(Ra)는 5 ~ 15㎚인 것이 바람직하다. 여기서, 중심선 평균 조도(Ra)는 후면 전극층(200) 표면을 원자력현미경(AFM; atomic force microscopy)으로 관찰하여 측정된 수치를 중심선 평균 조도 분석법을 통해 얻어지는 결과를 의미한다.
본 발명에서는 상기 후면 전극층(200)의 요철층(210)을 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 가지도록 형성된다. 이는 요철층(210)의 중심선 평균 조도(Ra)가 5㎚ 미만일 경우, 후면 전극층(200)으로 입사된 태양광의 난반사가 원하는 만큼 이루어지지 않게 되어 에너지 효율 향상의 목적을 달성하기 어렵기 때문에 바람직하지 않고, 또한, 요철층(210)의 중심선 평균 조도(Ra)가 15㎚를 초과하게 될 경우, 후면 전극층(200)의 두께가 얇아질 수 있게 되어 저항 특성이 악화될 수 있기 때문에 바람직하지 않다.
이러한 상기 후면 전극층(200) 상에 요철층(210)을 형성하기 위한 플라즈마 표면 처리 공정은 진공 챔버(미도시) 내부에 70 ~ 130sccm의 질소, 아르곤 또는 산소 가스를 투입하고, 1 ~ 2kW의 파워를 인가하여 플라즈마를 발생시키고, 발생된 플라즈마를 후면 전극층(200)의 표면에 충동시키는 것에 의해 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 갖는 요철층(210)을 형성하게 된다. 하지만, 본 발명이 이에 한정되는 것은 아니며, 후면 전극층(200)의 표면에 요철층(210)을 형성할 수 있는 다양한 공정이 이용될 수 있음은 자명하다. 예컨대, 스퍼터링법으로 후면 전극층(200)의 형성 이후 연속적인 공정에 의해 요철층(210)을 형성할 수도 있다.
상기 광 흡수층(300)은 태양광을 흡수하여 기전력을 발생시키기 위한 것으로서, CIGS계의 재질로 형성된다. CIGS는 구리(Cu), 인듐(In), 셀레늄(Se)으로 이루어진 CuInSe2(CIS)의 3원소 반도체에 갈륨(Ga) 원소를 도핑하여 효율을 증가시킨 것이다.
상기 버퍼층(400)은 p형 반도체 층인 상기 광 흡수층(300)과 pn접합되는 n형의 반도체 층으로서, 황화 카드뮴(Cds)로 형성된다.
상기 윈도우층(500)은 투명한 전극층으로서, ITO, ZnO 또는 i-ZnO 중 어느 하나로 형성될 수 있다. 이때, 상기 윈도우층(500)의 상면에는 전하를 효과적으로 포집하기 위해서 알루미늄(Al)이나 니켈(Ni)과 같은 금속 재질로 이루어진 금속층인 전면 전극층(600)이 형성된다.
상술한 바와 같이, 본 발명에 따른 박막형 태양전지는 후면 전극층(200)의 표면 처리로 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 갖는 요철층(210)을 형성함으로써, 광 흡수층(300)에서 흡수되지 못하고 기판(100)으로 향하는 태양광의 재반사시 요철층(210)에 의해 난반사를 확대시켜 광 흡수층(300)으로의 태양광의 재흡수율을 높이게 되어 태양전지의 에너지 효율을 향상시킬 수 있는 장점을 갖게 된다.
도 2 내지 4는 본 발명에 따른 박막형 태양전지의 제조방법을 순차적으로 도시한 공정 단면도들이다.
도 2 내지 도 4를 참조하면, 본 발명에 따른 박막형 태양전지의 제조방법은, 기판(100) 상에 후면 전극층(200)을 형성하는 단계와, 상기 후면 전극층(200)을 표면 처리하여 요철층(210)을 형성하는 단계와, 상기 후면 전극층(200) 상에 광 흡수층(300)을 형성하는 단계를 포함한다. 또한, 상기 박막형 태양전지의 제조방법은 광 흡수층(300) 상에 버퍼층(400), 윈도우층(500) 및 전면 전극층(600)을 형성하는 단계를 더 포함할 수 있다.
먼저, 도 2에 도시된 바와 같이, 기판(100)을 준비하고, 상기 기판(100) 상에 후면 전극층(200)을 형성한다. 이는 몰리브덴(Mo)을 타겟 물질로 한 스퍼터링법을 이용하여 형성될 수 있다.
그런 다음, 도 3에 도시된 바와 같이, 상기 후면 전극층(200)의 표면에 표면 처리에 의한 요철층(210)을 형성한다. 상기 후면 전극층(200) 상에 형성되는 요철층(210)은 플라즈마 표면 처리를 이용하여 형성될 수 있다. 이때, 상기 요철층(210)의 중심선 평균 조도(Ra)는 5 ~ 15㎚인 것이 바람직하다.
구체적으로, 상기 후면 전극층(200) 상에 요철층(210)을 형성하기 위한 플라즈마 표면 처리 공정은 진공 챔버(미도시) 내부에 70 ~ 130sccm의 질소, 아르곤 또는 산소 가스를 투입하고, 1 ~ 2kW의 파워를 인가하여 플라즈마를 발생시키고, 발생된 플라즈마를 후면 전극층(200)의 표면에 충동시키는 것에 의해 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 갖는 요철층(210)을 형성하게 된다. 하지만, 본 발명이 이에 한정되는 것은 아니며, 후면 전극층(200)의 표면에 요철층(210)을 형성할 수 있는 다양한 공정이 이용될 수 있음은 자명하다. 예컨대, 스퍼터링법으로 후면 전극층(200)의 형성 이후 연속적인 공정에 의해 요철층(210)을 형성할 수도 있다.
본 발명에서, 상기 후면 전극층(200)의 요철층(210)은 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 가지도록 형성되는데, 이는 요철층(210)의 중심선 평균 조도(Ra)가 5㎚ 미만일 경우, 후면 전극층(200)으로 입사된 태양광의 난반사가 원하는 만큼 이루어지지 않게 되어 에너지 효율 향상의 목적을 달성하기 어렵기 때문에 바람직하지 않고, 또한, 요철층(210)의 중심선 평균 조도(Ra)가 15㎚를 초과하게 될 경우, 후면 전극층(200)의 두께가 얇아질 수 있게 되어 저항 특성이 악화될 수 있기 때문에 바람직하지 않다.
그리고 나서, 도 4에 도시된 바와 같이, 상기 후면 전극층(200) 상에 광 흡수층(300)을 형성한다. 또한, 도면에는 도시되지 않았지만, 광 흡수층(300) 상에 버퍼층(400), 윈도우층(500) 및 전면 전극층(600)을 순차적으로 적층시켜 박막형 태양전지를 완성하게 된다.
이와 같이, 본 발명에 따른 박막형 태양전지의 제조방법에 의해 후면 전극층(200)의 표면 처리로 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 갖는 요철층(210)을 형성함으로써, 광 흡수층(300)에서 흡수되지 못하고 기판(100)으로 향하는 태양광의 재반사시 요철층(210)에 의해 난반사를 확대시켜 광 흡수층(300)으로의 태양광의 재흡수율을 높이게 되어 태양전지의 에너지 효율을 향상시킬 수 있는 장점을 갖게 된다.
이하, 본 발명을 구체적으로 설명하기 위해 실시예 및 비교예를 들어 상세하게 설명하기로 한다. 그러나, 본 발명에 따른 실시예는 여러 가지 다른 형태로 변형될 수 있으며, 본 발명의 범위가 아래에서 상술하는 실시예들에 한정되는 것으로 해석되어서는 안된다. 본 발명의 실시예는 당업계에서 평균적인 지식을 가진 자에게 본 발명을 보다 완전하게 설명하기 위해서 제공되는 것이다.
실시예1
~ 3
먼저, 폴리이미드 기판을 준비하였다. 이어서, 준비된 폴리이미드 기판을 DC 스퍼터링 챔버에 위치시키고, 타겟 물질로 몰리브덴(Mo)으로 하여 후면 전극층을 형성시켰다. 그런 다음, 후면 전극층이 형성된 폴리이미드 기판을 진공 챔버 내에 위치시키고, 80sccm의 질소 가스를 투입하고 1 ~ 2kW의 범위에서 파워를 조절하여 플라즈마 표면 처리를 시행하여 후면 전극층 표면의 중심선 평균 조도(Ra)가 5.3㎚(실시예1), 9.134㎚(실시예2), 14.672㎚(실시예3)를 갖도록 시료 3개를 제작하였다. 여기서, 후면 전극층의 중심선 평균 조도(Ra)의 측정은 원자력현미경(AFM; Atomic Force Microscopy, Model:XE-100)을 이용하여 비접촉 방식으로 측정된 수치를 중심선 평균 조도 분석법으로 산출하여 얻어진 결과이다. 이렇게 표면 처리된 후면 전극층을 갖는 폴리이미드 기판의 시료들에 CIGS계의 재질의 광 흡수층을 형성하여 태양광의 변환 효율을 측정할 수 있는 시료의 제작을 완료하였다.
비교예1
후면 전극층에 플라즈마 표면 처리를 시행하지 않아 표면의 중심선 평균 조도(Ra)가 2.314㎚(비교예1)를 갖도록 한다는 점을 제외하고, 상기 실시예1 ~ 3과 동일하게 시료의 제작을 완료하였다.
비교예2
후면 전극층에 플라즈마 표면 처리에 의해 표면의 중심선 평균 조도(Ra)가 16.421㎚(비교예2)를 갖도록 한다는 점을 제외하고, 상기 실시예1 ~ 3과 동일하게 시료의 제작을 완료하였다.
실시예와
비교예의
에너지 변환 효율 실험
상기 실시예1 ~ 3 및 비교예1 ~ 2에 따라 제작된 시료들에 대하여, IEC 60904-1 기준에 의거하여 온도 25℃, 광세기 100W/㎡에서 Wacom사의 Class AAA solarsimulator를 이용하여 태양전지의 전류-전압특성을 측정하고, 이를 이용하여 태양전지의 에너지 변환 효율을 측정하였다. 그 결과는 하기 표 1에 나타내었다.

상기 표 1을 참조하면, 실시예1 ~ 3에 따라 제작된 시료들은 에너지 효율이 10% 이상으로 양호한 것을 알 수 있다. 반면, 후면 전극층을 표면 처리하지 않은 비교예1에 따라 제작된 시료는 에너지 효율이 8.1%에 불과하였고, 또한, 후면 전극층을 표면 처리하였으나 중심선 평균 조도(Ra)가 5 ~ 15㎚ 범위를 벗어나는 비교예2에 따라 제작된 시료 역시 에너지 효율이 9.2%에 불과하였다. 즉, 본 발명의 중심선 평균 조도(Ra) 조건을 만족하는 실시예1 ~ 3이 비교예1 ~ 2보다 에너지 효율이 양호하다는 것을 알 수 있다.
이상과 같이, 본 발명은 비록 한정된 실시예와 도면에 의해 설명되었으나, 본 발명은 이것에 의해 한정되지 않으며 본 발명이 속하는 기술분야에서 통상의 지식을 가진 자에 의해 본 발명의 기술사상과 아래에 기재될 특허청구범위의 균등범위 내에서 다양한 수정 및 변형이 가능함은 물론이다.

- 기판;
상기 기판 상에 형성되고, 표면 처리에 의한 요철층이 형성된 후면 전극층; 및
상기 후면 전극층 상에 형성된 광 흡수층;을 포함하되,
상기 후면 전극층의 요철층은 5 ~ 15㎚ 범위의 중심선 평균 조도(Ra)를 가지도록 형성되어 난반사를 확대시키는 것을 특징으로 하는 박막형 태양전지. - 제1항에 있어서,
상기 후면 전극층의 요철층은 플라즈마 표면 처리를 이용하여 형성되는 것을 특징으로 하는 박막형 태양전지. - 제2항에 있어서,
상기 플라즈마 표면 처리는 질소, 아르곤 또는 산소 가스를 이용한 플라즈마 표면 처리인 것을 특징으로 하는 박막형 태양전지. - 제2항에 있어서,
상기 후면 전극층의 요철층은 1 ~ 2kW의 파워 및 70 ~ 130sccm의 질소, 아르곤 또는 산소 가스를 인가하는 조건으로 플라즈마 표면 처리되어 형성되는 것을 특징으로 하는 박막형 태양전지. - 제1항에 있어서,

상기 (b) 단계는, 1 ~ 2kW의 파워 및 70 ~ 130sccm의 질소, 아르곤 또는 산소 가스를 인가하는 조건으로 플라즈마 표면 처리되어 상기 후면 전극층 상에 요철층을 형성하는 것을 특징으로 하는 박막형 태양전지의 제조방법. - 제8항에 있어서,
