Abstract
실시예는 태양전지 및 이의 제조방법을 개시한다. 실시예에 따른 태양전지는 지지기판 상에 배치되는 후면 전극층; 상기 후면 전극층 상에 배치되는 광 흡수층; 상기 광 흡수층 상에 배치되는 복합 산화물층을 포함하며, 상기 복합 산화물층은 상기 광 흡수층 상에 배치되는 제 1 산화물층 및 상기 제 1 산화물층에 배치되는 제 2 산화물층을 포함한다.
Description
실시예는 태양전지 및 이의 제조방법에 관한 것이다.
태양전지는 p-n 접합 다이오드에 빛을 쪼이면 전자가 생성 되는 광기전력 효과(photovoltaic effect)를 이용하여 빛 에너지를 전기 에너지로 변환시키는 소자로 정의할 수 있다. 태양전지는 접합 다이오드로 사용되는 물질에 따라, 실리콘 태양전지, I-III-VI족 또는 III-V족 화합물로 대표되는 화합물 반도체 태양전지, 염료감응 태양전지, 유기물 태양전지로 나눌 수 있다.
I-III-VI족 Chalcopyrite계 화합물 반도체 중 하나인 CIGS(CuInGaSe) 태양전지는 광 흡수가 뛰어나고, 얇은 두께로도 높은 광전 변환효율을 얻을 수 있으며, 전기 광학적 안정성이 매우 우수하여 기존 실리콘 태양전지를 대체할 수 있는 태양전지로 부각되고 있다.
CIGS 태양전지는 외부로부터 수분(H2O) 또는 산소(O2) 등에 저항력이 있어야 하며, 이러한 신뢰성 문제를 해결 하는 것은 CIGS 태양전지 성능에 있어 상당히 중요한 요소 중 하나이다. 일반적으로 CIGS 태양전지는 각층의 계면, 특히 전면 전극층과 인접한 층간의 계면을 통하여 수분(H2O) 또는 산소(O2)가 태양전지 내부로 침투하게 된다. 한편, 종래 CIGS 태양전지의 전면 전극층은 알루미늄이 도핑된 징크 옥사이드(AZO)를 사용하는데, AZO는 저저항성 및 고투과성 등의 장점이 있으나, 수분(H2O) 또는 산소(O2)의 침투에는 매우 약한 단점이 있다.
실시예는 신뢰성 및 안정성이 향상되고, 광-전 변환효율이 향상된 태양전지 및 이의 제조 방법을 제공하고자 한다.
실시예에 따른 태양전지는 지지기판 상에 배치되는 후면 전극층; 상기 후면 전극층 상에 배치되는 광 흡수층; 상기 광 흡수층 상에 배치되는 복합 산화물층을 포함하며, 상기 복합 산화물층은 상기 광 흡수층 상에 배치되는 제 1 산화물층 및 상기 제 1 산화물층에 배치되는 제 2 산화물층을 포함한다.
실시예에 따른 태양전지의 제조방법은 지지기판 상에 후면 전극층을 형성하는 단계; 상기 후면 전극층 상에 광 흡수층을 형성하는 단계; 상기 광 흡수층 상에 복합 산화물층을 형성하는 단계를 포함한다.
실시예에 따른 태양전지는 전기전도도 및 투과성이 우수한 제 1 산화물층 및 수분침투 차단력이 우수한 제 2 산화물층을 포함하는 복합 산화물층을 포함한다. 이에 따라, 실시예에 따른 태양전지는 광-전 변환 효율이 향상됨과 동시에, 수분(H2O) 또는 산소(O2)가 태양전지 내부로 침투하는 것을 최소화 할 수 있다. 즉, 실시예에 따른 태양전지는 수분과 산소로부터 태양전지 셀들을 효과적으로 보호함으로써, 소자의 안정성 및 신뢰성 확보에 크게 기여할 수 있다.
또한, 상기 제 1 산화물층 및 상기 제 2 산화물층은 동일한 공정에 의하여 제조 가능한바, 공정비용은 절감될 수 있다.

실시예의 설명에 있어서, 각 기판, 층, 막 또는 전극 등이 각 기판, 층, 막, 또는 전극 등의 "상(on)"에 또는 "아래(under)"에 형성되는 것으로 기재되는 경우에 있어, "상(on)"과 "아래(under)"는 "직접(directly)" 또는 "다른 구성요소를 개재하여(indirectly)" 형성되는 것을 모두 포함한다. 또한 각 구성요소의 상 또는 아래에 대한 기준은 도면을 기준으로 설명한다. 도면에서의 각 구성요소들의 크기는 설명을 위하여 과장될 수 있으며, 실제로 적용되는 크기를 의미하는 것은 아니다.

도 1를 참조하면, 실시예에 따른 태양전지는 지지기판(100), 후면 전극층(200), 광 흡수층(300), 버퍼층(400), 고저항 버퍼층(500), 복합 산화물층(600)을 포함한다. 상기 복합 산화물층(600)은 제 1 산화물층(610) 및 제 2 산화물층(620)을 포함한다.
상기 지지기판(100)은 플레이트 형상을 가지며, 상기 후면 전극층(200), 상기 광 흡수층(300), 상기 버퍼층(400), 상기 고저항 버퍼층(500), 상기 복합 산화물층(600)을 지지한다. 상기 지지기판(100)은 투명할 수 있고 리지드하거나 플렉서블할 수 있다.
또한, 상기 지지기판(100)은 절연체일 수 있다. 예를 들어, 상기 지지기판(100)은 유리기판, 플라스틱기판 또는 금속기판일 수 있다. 더 자세하게, 상기 지지기판(100)은 소다 라임 글래스(soda lime glass) 기판일 수 있다. 이와는 다르게, 상기 지지기판(100)의 재질로 알루미나와 같은 세라믹 기판, 스테인레스 스틸, 유연성이 있는 고분자 등이 사용될 수 있다.
상기 후면 전극층(200)은 상기 지지기판(100) 상에 배치된다. 상기 후면 전극층(200)은 도전층이다. 상기 후면 전극층(200)은 몰리브덴(Mo), 금(Au), 알루미늄(Al), 크롬(Cr), 텅스텐(W) 및 구리(Cu) 중 어느 하나로 형성될 수 있다. 이 가운데, 특히 몰리브덴(Mo)은 다른 원소에 비해 상기 지지기판(100)과 열팽창 계수의 차이가 적기 때문에, 접착성이 우수하여 박리현상이 발생하는 것을 방지할 수 있다.
상기 광 흡수층(300)은 상기 후면 전극층(200) 상에 배치된다. 상기 광 흡수층(300)은 Ⅰ-Ⅲ-Ⅵ 화합물을 포함한다. 예를 들어, 상기 광 흡수층(300)은 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)(Se,S)2; CIGSS계) 결정 구조, 구리-인듐-셀레나이드계 또는 구리-갈륨-셀레나이드계 결정 구조를 가질 수 있다.
상기 버퍼층(400)은 상기 광 흡수층(300) 상에 배치된다. 상기 버퍼층(400)은 황화 카드뮴, ZnS, InXSY 및 InXSeYZn(O, OH) 등을 포함한다. 상기 버퍼층(400)의 두께는 약 50 ㎚ 내지 약 150 ㎚ 일 수 있으며, 상기 버퍼층(400)의 에너지 밴드갭은 약 2.2 eV 내지 2.4 eV 일 수 있다.
상기 고저항 버퍼층(500)은 상기 버퍼층(400) 상에 배치된다. 상기 고저항 버퍼층(500)은 불순물이 도핑되지 않은 징크 옥사이드(i-ZnO)를 포함한다. 상기 고저항 버퍼층(500)의 에너지 밴드갭은 약 3.1 eV 내지 약 3.3 eV 일 수 있다. 또한, 상기 고저항 버퍼층(500)은 생략될 수 있다.
상기 복합 산화물층(600)은 제 1 산화물층(610) 및 제 2 산화물층(620)을 포함한다. 더 자세하게, 상기 제 1 산화물층(610)은 상기 광 흡수층과 직접 접촉하여 배치될 수 있다. 또한, 상기 제 2 산화물층(620)은 상기 제 1 산화물층(610) 상에 직접 접촉하여 배치될 수 있다.
상기 제 1 산화물층(610)은 투광성 전도성 물질로 형성될 수 있다. 즉, 상기 제 1 산화물층(610)은 태양전지의 전면 전극층으로써 기능을 할 수 있다.
또한, 상기 제 1 산화물층(610)은 n 형 반도체의 특성을 가질 수 있다. 이 때, 상기 제 1 산화물층(610)은 상기 버퍼층(400)과 함께 n 형 반도체층을 형성하여 p 형 반도체층인 상기 광 흡수층(300)과 pn 접합을 형성할 수 있다. 상기 제 1 산화물층(610)의 두께는 약 100 nm 내지 약 500 nm 일 수 있다.
상기 제 2 산화물층(620)은 외부로부터 수분(H2O) 또는 산소(O2)가 침투하는 것을 방지하는 수분침투방지층으로써 기능을 할 수 있다. 더 상세하게, 상기 제 2 산화물층(620)은 상기 광 흡수층(300)과 상기 제 2' 산화물층(630) 사이로 침투되는 수분 또는 산소를 용이하게 차단할 수 있다.
상기 제 1 산화물층(610) 및 상기 제 2 산화물층(620) 각각은 산화아연(ZnO)을 포함할 수 있다. 예를 들어, 상기 제 1 산화물층(610) 및 상기 제 2 산화물층(620) 각각은 B, F, Ga, Ni, Pd, Ti, Ag, Au, Al, Sn, Sb, Cu, Co, Mo, Tr, Ru, Rh, Cd, Pt 및 이들의 조합으로 이루어진 군에서 선택되는 어느 하나가 도핑된 것일 수 있으나, 이에 제한되는 것은 아니다. 그 밖에, 상기 제 2 산화물층(620)은 ITO(Indium-Tin-Oxide) 또는 SnO2(SnO2: F)을 포함할 수 있으나, 이에 제한되는 것은 아니다.
일 실시예로, 상기 제 1 산화물층(610)은 알루미늄(Al)이 도핑된 산화아연(ZnO: Al)을 포함하고, 상기 제 2 산화물층(620)은 갈륨(Ga)이 도핑된 산화아연(ZnO: Ga)을 포함할 수 있다. 더 자세하게, 상기 제 1 산화물층(610)은 알루미늄(Al)이 도핑된 산화아연(ZnO: Al)으로 구성되고, 상기 제 2 산화물층(620)은 갈륨(Ga)이 도핑된 산화아연(ZnO: Ga)으로 구성될 수 있다.
상기 제 2 산화물층(620)에 대한 갈륨의 농도는 약 0.3 wt% 내지 약 6 wt% 일 수 있으나, 이에 제한되는 것은 아니다. 상기 갈륨의 농도가 0.3 wt% 보다 낮은 경우, 상기 제 2 산화물층(620)의 저항이 증가되어, 결과적으로 태양전지의 효율은 감소될 수 있다. 또한, 상기 갈륨의 농도가 6 wt% 보다 큰 경우, 상기 제 2 산화물층(620)의 빛에 대한 투과율은 매우 감소될 수 있으며, 결국 태양전지의 효율은 감소될 수 있다.
또한, 상기 제 2 산화물층(620)의 두께는 약 50 nm 내지 약 100 nm 일 수 있으나, 이에 제한되는 것은 아니다. 상기 제 2 산화물층(620)의 두께가 약 50 nm 이하인 경우, 상기 제 2 산화물층(620)은 수분(H2O) 또는 산소(O2)의 침투가 용이해져 태양전지의 신뢰성 및 내구성이 문제가 될 수 있다. 또한, 상기 제 2 산화물층(620)의 두께가 약 100 nm 이상인 경우, 상기 제 2 산화물층(620)의 빛에 대한 투과율은 매우 감소될 수 있으며, 결국 태양전지의 효율은 감소될 수 있다.
즉, 실시예에 따른 실시예에 따른 태양전지는 전기전도도 및 투과성이 우수한 제 1 산화물층(610) 및 수분침투 차단력이 우수한 제 2 산화물층(620)을 동시에 포함하는 복합 산화물층(600)을 포함한다. 이에 따라, 실시예에 따른 태양전지는 광-전 변환 효율이 향상됨과 동시에, 수분(H2O) 또는 산소(O2)가 태양전지 내부로 침투하는 것을 최소화 할 수 있다. 즉, 실시예에 따른 태양전지는 수분과 산소로부터 태양전지 셀들을 효과적으로 보호함으로써, 소자의 안정성 및 신뢰성 확보에 크게 기여할 수 있다.
한편, 상기 복합 산화물층(600)은 도 1 및 도 2에서와 같이 상기 제 1 산화물층(610)과 상기 제 2 산화물층(620)만으로 형성될 수 있으나, 실시예는 이에 제한되지 않는다. 도 3을 참조하면, 일 실시예에 따른 태양전지는 상기 광 흡수층(300)과 상기 제 1 산화물층(610) 사이에 제 2' 산화물층(630)을 추가로 배치될 수 있다. 더 자세하게, 상기 제 2' 산화물층(630)은 상기 고저항 버퍼층(500)과 직접 접촉하여 배치될 수 있다. 상기 제 2' 산화물층(630)은 상기 광 흡수층(300)과 상기 제 2' 산화물층(630) 사이로 침투되는 수분 또는 산소를 용이하게 차단할 수 있다.
또한, 도면에는 도시하지 않았으나 상기 복합 산화물층(600)은 다수개의 제 1 산화물층(610) 및 다수개의 제 2 산화물층(620)을 포함할 수 있다. 이 때, 상기 제 1 산화물층(610) 및 상기 제 2 산화물층(620) 각각은 서로 교차하며 배치될 수 있다.
도 4 내지 도 6은 실시예에 따른 태양전지의 제조방법을 도시하는 단면도들이다. 본 제조방법에 관한 설명은 앞서 설명한 태양전지에 대한 설명을 참고한다. 도 4를 참조하면, 지지기판(100) 상에 후면 전극층(200)이 형성된다. 상기 후면 전극층(200)은 PVD(Physical Vapor Deposition) 또는 도금의 방법으로 형성될 수 있다.
도 5를 참조하면, 상기 후면 전극층(200) 상에 광 흡수층(300), 버퍼층(400), 고저항 버퍼층(500) 및 전면 전극층(600)이 형성된다.
상기 광 흡수층(300)은 예를 들어, 구리, 인듐, 갈륨, 셀레늄을 동시 또는 구분하여 증발시키면서 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2; CIGS계)의 광 흡수층(300)을 형성하는 방법과 금속 프리커서 막을 형성시킨 후 셀레니제이션(Selenization) 공정에 의해 형성시키는 방법이 폭넓게 사용되고 있다.
금속 프리커서 막을 형성시킨 후 셀레니제이션 하는 것을 세분화하면, 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정에 의해서, 상기 이면전극(200) 상에 금속 프리커서 막이 형성된다. 이후, 상기 금속 프리커서 막은 셀레이제이션(selenization) 공정에 의해서, 구리-인듐-갈륨-셀레나이드계(Cu(In,Ga)Se2;CIGS계)의 광 흡수층(300)이 형성된다.
이와는 다르게, 상기 구리 타겟, 인듐 타겟, 갈륨 타겟을 사용하는 스퍼터링 공정 및 상기 셀레니제이션 공정은 동시에 진행될 수 있다.
이와는 다르게, 구리 타겟 및 인듐 타겟 만을 사용하거나, 구리 타겟 및 갈륨 타겟을 사용하는 스퍼터링 공정 및 셀레니제이션 공정에 의해서, CIS계 또는 CIG계 광 흡수층(300)이 형성될 수 있다.
이후, 상기 버퍼층(400)은 상기 광 흡수층(300) 상에 황화 카드뮴이 화학 용액 증착법(chemical bath deposition; CBD)에 의해서 증착되어 형성될 수 있다. 또한, 상기 버퍼층(400) 상에 징크 옥사이드가 스퍼터링 공정 등에 의해서 증착되고, 상기 고저항 버퍼층(500)이 형성된다.
도 6을 참조하면, 상기 복합 산화물층(600)은 상기 고저항 버퍼층(500) 상에 형성된다. 상기 복합 산화물층(600)은 상기 고저항 버퍼층(500) 상에 제 1 산화물층(610)을 형성하고, 상기 제 1 산화물층(610) 상에 제 2 산화물층(620)을 형성함으로써 제조된다.
상기 제 1 산화물층(610)은 상기 고저항 버퍼층(500) 상에 투명한 도전물질을 적층하여 제조될 수 있다. 예를 들어, 상기 제 1 산화물층(610)은 스퍼터링(sputtering) 또는 화학기상증착법(chemical vapor deposition)에 의하여 형성될 수 있으며, 더 자세하게, 상기 제 1 산화물층(610)은 스퍼터링 공정에 의해 형성될 수 있다.
예를 들어, 상기 제 1 산화물층(610)은 RF 스퍼터링방법으로 ZnO 타겟을 사용하여 증착하는 방법과 Zn 타겟을 이용한 반응성 스퍼터링 공정에 의해 제조될 수 있다. 또한, 상기 제 1 산화물층(610)은 유기금속화학증착법에 의하여 제조될 수 있다.
상기 제 2 산화물층(620)은 상기 제 1 산화물층(610) 상에 형성된다. 상기 제 2 산화물층(620)은 상기 제 1 산화물층(610)과 동일한 공정에 의해 제조될 수 있다. 예를 들어, 상기 제 2 산화물층(620)은 스퍼터링 공정에 의하여 제조될 수 있다. 실시예에 따른 태양전지의 제조방법은 상기 제 1 산화물층(610) 및 상기 제 2 산화물층(620)을 동일한 공정에 의하여 제조함으로써 공정비용을 절감할 수 있다.
이상에서 실시예들에 설명된 특징, 구조, 효과 등은 본 발명의 적어도 하나의 실시예에 포함되며, 반드시 하나의 실시예에만 한정되는 것은 아니다. 나아가, 각 실시예에서 예시된 특징, 구조, 효과 등은 실시예들이 속하는 분야의 통상의 지식을 가지는 자에 의해 다른 실시예들에 대해서도 조합 또는 변형되어 실시 가능하다. 따라서 이러한 조합과 변형에 관계된 내용들은 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
또한, 이상에서 실시예를 중심으로 설명하였으나 이는 단지 예시일 뿐 본 발명을 한정하는 것이 아니며, 본 발명이 속하는 분야의 통상의 지식을 가진 자라면 본 실시예의 본질적인 특성을 벗어나지 않는 범위에서 이상에 예시되지 않은 여러 가지의 변형과 응용이 가능함을 알 수 있을 것이다. 예를 들어, 실시예에 구체적으로 나타난 각 구성 요소는 변형하여 실시할 수 있는 것이다. 그리고 이러한 변형과 응용에 관계된 차이점들은 첨부된 청구 범위에서 규정하는 본 발명의 범위에 포함되는 것으로 해석되어야 할 것이다.
Claims (9)
- 지지기판 상에 배치되는 후면 전극층;
상기 후면 전극층 상에 배치되는 광 흡수층; 및
상기 광 흡수층 상에 배치되는 복합 산화물층을 포함하며,
상기 복합 산화물층은 상기 광 흡수층 상에 배치되는 제 1 산화물층 및 상기 제 1 산화물층에 배치되는 제 2 산화물층을 포함하고,
상기 제 1 산화물층은 알루미늄이 도핑된 산화아연(ZnO)을 포함하며,
상기 제 2 산화물층은 갈륨이 도핑된 산화아연을 포함하는 태양전지.

상기 갈륨(Ga)의 도핑 농도는 0.3 wt% 내지 6 wt% 인 태양전지.
- 제 1 항에 있어서,
상기 제 2 산화물층은 인듐주석산화물(Indium-Tin-Oxide; ITO), 붕소가 도핑된 산화아연(B-doped ZnO; BZO) 또는 풀루오르가 도핑된 주석산화물(F-doped SnO2)으로 형성된 태양전지.
- 제 1 항에 있어서,
상기 제 2 산화물층의 두께는 50 nm 내지 100 nm 인 태양전지.
- 제 1 항에 있어서,
상기 복합 산화물층은 다수개의 제 1 산화물층 및 다수개의 제 2 산화물층을 포함하며, 상기 제 1 산화물층 및 상기 제 2 산화물층 각각은 서로 교차하며 배치되는 태양전지.
- 지지기판 상에 후면 전극층을 형성하는 단계;
상기 후면 전극층 상에 광 흡수층을 형성하는 단계;
상기 광 흡수층 상에 제 1 산화물층을 형성하는 단계; 및
상기 제 1 산화물층 상에 제 2 산화물층을 형성하는 단계를 포함하고,
상기 제 1 산화물층은 알루미늄이 도핑된 산화아연(ZnO)을 포함하고,
상기 제 2 산화물층은 갈륨이 도핑된 산화아연을 포함하는 태양전지의 제조방법.
- 제 8 항에 있어서,
상기 복합 산화물층을 형성하는 단계는,
스퍼터링 공정을 사용하여 상기 광 흡수층 상에 제 1 산화물층을 형성하고,
스퍼터링 공정을 사용하여 상기 제 1 산화물층 상에 제 2 산화물층을 형성하는 것을 포함하는 태양전지의 제조방법.
