폴리이미드는 우수한 열적 안정성, 화학적 저항성, 우수한 기계적 성질, 낮은 유전상수 및 쉬운 가공성 등으로 인해 반도체 및 전자 산업에서 중간 절연막이나 패키지 소재로 광범위하게 응용되며 연구되어지고 있다. 그러나, 미세 전자 소자의 패키지와 접착 재료로서 다층 구조를 가지게 됨으로써 온도와 수분에 따라 발생하게 되는 응력의 변화는 전자 소자 패키지용 소재로서의 신뢰도 향상을 위한 더욱 중요한 요소가 되며 다층 구조 내의 경계면에서 발생하는 응력 거동이 가능한 최소화될 수 있는 새로운 재료가 절실히 요구되고 있다.

온도 및 수분에 의한 낮은 응력 변화와 높은 기계적 물성을 지닌 우수한 폴리이미드 개발을 위하여 본 발명에서는 낮은 열팽창 거동과 잔류 응력 거동을 이용하여 낮은 수분 흡수율을 보이며 최적의 잔류 응력의 값을 가지는 폴리이미드를 공중합법을 이용하여 제조하였다. 특히, 폴리이미드 제조시 다이아민과 다이안하이드라이드가 결합되나 각각의 다른 특성의 다이안하이드라이드의 당량비를 조절하여 제조해 줌으로써 이미드화 진행이 완전히 끝난 후 기판 위에서의 최소의 잔류 응력 값이 나타나게 된다. 따라서, 낮은 수분 응력 변화를 나타내는 우수한 특성의 폴리이미드 공중합체를 합성 및 제조 가능하며, 기판과 박막 사이에서의 열적 및 물리적 성질들의 차이를 현저하게 줄일 수 있어 응력 발생으로 인한 문제점 발생을 방지할 뿐 아니라, 궁극적으로 전자 제품들의 소형화와 반도체 패키지의 고집적화, 고기능화를 가능하게 함으로써 첨단 전자 소재로서 기계적 물성, 내열응력, 절연성, 내흡습성을 증진함으로 고부가가치의 전자 소자의 성능 향상을 도모하고 새로운 기능을 부가할 수 있게 하여 높은 경쟁력을 가진 제품 개발에 초석이 될 수 있다.
본 발명은 이미 기술한 바와 같이 전자소자의 패키지 재료용으로서 내열성, 내흡습성과 특히 기계적 물성이 우수한 저응력 폴리이미드 공중합체를 제조하는 방법에 관한 것으로 실시예를 제시하여 더욱 구체적인 발명의 내용을 설명하겠으며 본 발명이 실시예에 국한된 내용이 아님을 밝혀 둔다.
[실시예]
단계 1 : 단량체 정제
단량체로 1,2,4,5-벤즈테트라카르복실릭 다이안하이드라아드(PMDA)(화학식 1)과 비스페닐테트라카르복시페닐 다이안하드라이드(BPDA)(화학식 2)와 1,4-페닐렌 다이아민(PDA)(화학식 3)을 사용하였다. 각각을 고진공하에서 온도를 조절 통한 승화법을 이용하여 순수한 단량체를 얻었다.

단계 2 : 액상 폴리아믹산 제조
용매로서는 증류법으로 정제한 고순도의 N-메틸피롤리돈(NMP)을 사용하였으며, 질소분위기 하에서 교반기와 질소 유입기가 장치된 플라스크에 다이아민으로 1,4-페닐렌다이아민(PDA)을 완전히 용해시킨 후, 무수물 단량체로 잘 섞여진 1,2,4,5-벤즈테트라카르복실릭 다이안하이드라이드(PMDA)와 비스페닐테트라카르복시페닐 다이안하이드라이드(BPDA)를 적절한 응력 특성을 조절하기 위해 다양한 당량비로 첨가하여 교반하고 반응을 진행하였다. 이때, 상온 하에서 36시간 이상 반응 진행 시간을 두며, 하기 반응식 1에 따라서 고점도의 폴리아믹산을 제조하였다. 여기에서, 액상 폴리아믹산을 스핀 코팅에 적용하기 용이하도록 15 중량%로 조절하였다.
단계 3 : 박막형성 및 이미드화 공정
단계 2를 통해 제조한 액상 폴리아믹산을 실리콘 웨이퍼 상에 스핀 코팅을 시켜 박막을 형성하였다. 이때, 회전 rpm은 1000 - 50000 사이에서 박막 두께를 조절하였다. 실리콘 웨이퍼 위에 박막을 성형한 후 열처리 오븐 내에서 섭씨 80도 온도에서 30분간 전처리한 후, 이미드화 공정조건 (도 1)에 따라 온도를 변화시키면서 이미드화를 진행하였다. 도 1의 이미드화 공정은 제조된 폴리아믹산 내에서 탈수 반응이 일어나면서, 이미드 링이 생성되어 최종적으로 상기 화학식 1로 표시되는 반복단위 및 상기 화학식 2로 표시되는 반복단위를 포함하는 폴리이미드 공중합체가 완성되는 과정이다.
응력 거동 특성화
본 실시예에서 이미 기술한 바와 같이 폴리이미드 공중합체의 응력 거동을 박막 필름 스트레스 분석장치 (Thin Film Stress Analyzer) (도 2)를 이용하여 실시간으로 측정하였으며 그 결과를 도 3에 나타내었다.
