- 연마 지립(grain), 산화제로서 질산암모늄, 구리계 금속막의 연마 촉진제로서 1,2,4-트리아졸 및 물을 포함하고, pH가 3 내지 4의 범위 내에 있는 화학적 기계적 연마용 슬러리에 있어서,1,2,4-트리아졸의 농도가 0.05 내지 5wt%의 범위 내에 있고,질산암모늄의 농도가 0.1 내지 5wt%의 범위 내에 있고,질산암모늄에 대한 1,2,4-트리아졸의 중량비(1,2,4-트리아졸 농도/질산암모늄 농도)이 0.01 내지 5의 범위 내에 있고,질산암모늄 농도와 1,2,4-트리아졸 농도의 합계가 5wt% 이하인 것을 특징으로 하는 화학적 기계적 연마용 슬러리.
- 제 5항에 있어서,상기 연마 지립으로서 실리카를 함유하고, 상기 실리카의 함유량이 0.1 내지 1Owt%의 범위 내에 있는 것을 특징으로 하는 화학적 기계적 연마용 슬러리.
- 제 5항에 있어서,탄탈막의 연마 속도에 대한 구리막의 연마 속도의 비(Cu 연마 속도/Ta 연마 속도)가 1/3 내지 1/1에 있도록 조성비가 조정되는 것을 특징으로 하는 화학적 기계적 연마용 슬러리.
