Claims (1)
- イオン源用のガスとパージ用のガスとをイオン
源に選択的に供給する管路に、第１のバルブと、
マスフローコントローラと、第２のバルブと、前
記マスフローコントローラをまたぐバイパスライ
ンとを備えてなるイオン源用ガス供給装置におい
て、前記マスフローコントローラの上流側と前記
バイパスラインの接続点との間に、前記第１のバ
ルブを閉じることによつてそれより上流側の管路
に充填された前記パージ用のガスを、前記第１の
バルブを開き、かつ前記第２のバルブを閉じるこ
とによつて、前記マスフローコントローラに逆流
させるまで閉じられてあつて、その逆流のあと前
記マスフローコントローラの上流側を、前記バイ
パスラインおよびそれまでに開かれている前記第
２のバルブを通して前記イオン源側に連通させる
ための第３のバルブを接続してなるイオン源用ガ
ス供給装置。
