Claims (1)
- 【実用新案登録請求の範囲】 (1) 被イオン注入体上を走査しながら上記被イ
オン注入体に対しイオンビームを注入するイオン
ビーム発生手段と、 上記被イオン注入体近傍に設けられ、上記イオ
ンビーム発生手段からのイオンビームを受けてビ
ーム電流を出力するイオンビーム受け手段と、 上記イオンビーム受け手段からのビーム電流出
力を測定するイオンビーム測定手段と、 このイオンビーム測定手段のビーム電流出力が
無いときの電位を所定電位と比較し上記イオンビ
ーム受け手段の状態を検知するカレントエラー検
知手段とを備えたことを特徴とするイオン注入装
置。 (2) 上記カレントエラー検知手段は上記イオン
ビーム受け手段のビーム電流出力が無いときの電
位と所定電位とを比較する比較回路と、この比較
回路の比較結果に基づき誤動作を判定する判定回
路とを備えたものであることを特徴とする実用新
案登録請求の範囲第１項記載のイオン注入装置。
