Description

【発明の詳細な説明】 〔枝体分野〕 本発明は、縮小投影露光装置の構成に関する。
〔従来技術〕
従来、縮小投影露光装置の構成は、第１図に示通って該
マスク２上の図形３をガラス、レンズ４からなる光学系
を通ってＳ１ウエーハ等の被露光物５の表面に縮小され
た図形６が投影され、露光されると共に、該被照射物５
は階段的に送られて、反復露光される。
のいわゆる遠紫外線による露光が、光がガラス。
レンズに吸収される為に不可能であり、その為により微
細な（１μｍ以下の）図形の露光ができないでいう欠点
があった。
〔目　的〕
本発明は、かかる従来技術の欠点をなくし、遠紫外線に
よる微細図形の縮小投影露光が可能な露光装置を提供す
ることを目的とする。
〔概　蟹〕
上記目的を達成する為の本発明の基本的な構成は、妬光
装置に於て、光源がらの光は、石英マスク等を通して、
該マスク上の固形を反射光学系を通して、８１ウエー八
等の被露光物表面に縮小投影して露光し、且つ、被露光
物を階段的に送って、反復露光することを特徴とする。
〔実施例〕
以下、実施例により本発明を詳述する。
第２図は本発明の基本構成図である。すなわち、エギシ
マ・レーザーあるいはＸ　ｇ　−Ｈｙ等の光源からの整
形された遠紫外線等の光１１は石英マスク１２を通して
、該石英マスク１２の表面に形成された図形１３を、反
射光学系１４を通って、Ｓ１ウエーハ１５の表面に縮小
して投影された図形１６が形成、露光され、且つ被露光
物を階段的に送られて、反復露光される。
〔効　果〕
本発明の如く、反射投影光学系を用いることにより、波
長ｘｏｏｏＸ以下の遠紫外線が光学系で吸収されること
なく、結像されると共に、該結像は縮小されて、０．５
μｍｉＭ度以下のサブ・ミクロン図形の露光が可能とな
ると共に、ステップ・アンド・リピート方式により図形
の合せ精度が向上でき、且つ反射光学系は大型反射鏡の
製作が容易であり、１シヨツトのＵ光面積も大きくでき
る等

    【特許請求の範囲】
  1. 光源からの光は石英マスク等を通過し、該マスク上の図
    形を反射光学系を通して、Ｓ１ウエーハ等の被露光物表
    面に縮小投影して露光し、且つ、披露光物を階段的に送
    って、反復露光することを特徴とする露光装置。
