【発明の詳細な説明】
本発4明は半導体受光装置に関するものである。
アバランシェホトダイオードは高感度、高速度な半導体
受光装置として重要なものである。特に近年は元通信の
発達に伴ない、高い信頼性をもつアバランシェホトダイ
オードが要求されてきている。中でも光通4gに使われ
る1、3〜1.55μm長波長帯に感度領域をもつ、ゲ
ルマニューム全母体としたアバランシェホトダイオード
の高信頼性は重要である。

発達に伴ない、高い信頼性をもつアバランシェホトダイ
オードが要求されてきている。中でも光通4gに使われ
る1、3〜1.55μm長波長帯に感度領域をもつ、ゲ
ルマニューム全母体としたアバランシェホトダイオード
の高信頼性は重要である。
従来のゲルマニュームのアバランシェホトダイオードは
、ボロンあるいは亜鉛で高濃度にp型化された表面にア
ルミニュームを蒸着し熱処理する事によfiP型オーミ
ック電極を形成するのが通常である。しかしながら、上
に述べた方法によると、電極形成直後においては良好な
逆方向1−V特性をしているものでも、高温加速試験5
例えば300’C,200時間程度の条件で、逆方向I
−V特性がソフトになシ、逆方向耐圧が減少する場合が
ある。

第1図はこの実際例を示す図で、第1図(a)は加速試
験前、第五図(b)は加速試験後の逆方向1−V特性の
変化を示す。劣化後の状態では受光器の感度応答速度が
大幅に減少する。この事は海底光通信のように高度の耐
環境性全要求されるシステムに対しては重大な問題であ
る。

本発明はこのような高温環境のもとでも特性の変化しな
い半導体受光装置を提供する半金目的とする。

本発明者は従来のゲルマニューム−アバランシェホトダ
イオードの耐熱性が弱い原因として、P側アルミニ=−
ム電極が高温試験中にガードリング形成部のゲルマニュ
ーム母体結晶内に拡散し、部分的にガードリンクPN接
合部の不完全性をもたらしているものと考皇し念。その
検証として二次イオン質量分析法によって電極設置部に
おける深さ方向のアルミニュームの分布が測定された、
第2図にその結果を示す。第2図18)は加速試験前t
v 試料のアルミニューム、ゲルマニューム、亜鉛の各
元素の二次イオン強度の深さ方向のプロファイルである
。アルミニー−ムは電極形成時の熱処理によると思われ
る母体内への侵入?わずかに示している。亜鉛のプロフ

更に、アルミニー−ム二次イオン像による平面内分布を
観察すると、アルミニュームは電極部の下からスパイク
状に拡散されている事がわかった。

本装置を300℃、200時間の高温加速試験をした結
果では、逆方向I−V特性の劣化は観察されず、また二
次イオン質量分析計による深さ方向プロファイルの測定
でも、電極材料が母体結晶に侵入している様子はみられ
なかった。

以上ゲルマニューム、アルミニュームの組み合せ全−例
として述べてきたが本発明による電極は必らずしもゲル

れるものでなく、シリコンあるいは化合物半導体を用い
た受光装置に対しても適用され得る。

Claims (1)
- n型半導体材料を用いたアバランシェホトダイオードに
おいて、受元部の半導体結晶に対して共晶合金を形成す
る金属と前記半導体結晶と同種の半導体との組み合せに
よる共晶合金によりてP型オーミック電極が形成されて
いることを特徴とする半導体受光装置。
