And an optical switch having switchable control means, wherein the first input waveguide is selectively switched to the second output waveguide and the second input waveguide is controlled by the switch means. Either a first exit waveguide is connected, or a first entrance waveguide is connected to a first exit waveguide, and a second entrance waveguide is connected to a second exit waveguide. Type optical switch. Such optical switches are used in communication technology in which information is transmitted via optical waveguides in the form of glass fibers. Here, optical switches are used as switches or crossovers, by means of which information arriving in the form of modulated light waves via input channels can be selectively conducted to one of two different output channels. The optical switch is controlled by an electrical signal. By using a matrix of switches arranged in parallel and serially, each one input channel can be selectively connected to one of a number of output channels depending on the control of the switch. Here, the present invention relates to a so-called “2 × 2 switch”. This is an optical switch with two entrance waveguides and two exit waveguides, each of which can be selectively optically coupled to one of the two exit light guides. . Each other entry waveguide is coupled to the other exit waveguide. A prior art publication, Dilatd Networks for Photonic Switching, Padmanabhan & Netravali, IEEE Transactin on Communications, Bd. COM 35 (1987), 1357-1365pp describes a network of optical switches. FIG. 4 (b) of this publication shows a switch having four entrance waveguides and four exit waveguides. The two inner entrance waveguides are crossed and connected to the two inner exit waveguides. Each of the inner entrance waveguides can be coupled to an adjacent outer entrance waveguide via a controllable optical coupler. Correspondingly, each inner exit waveguide is connected to an adjacent outer exit waveguide via a controllable optical coupler. The publication “Guided-Wave Intnsity Modulators using Ampitude-and-Phase Perturbations”, Soref, McDaniel & Bennt, Journa of Lightwave Technology Bd. 6 (1988), 437-444pp describes the configuration of integrated optics. In this configuration, two entrance waveguides and two exit waveguides are provided, and the two exit waveguides can be directly connected to the entrance waveguide by connecting waveguides. The entrance waveguide and the exit waveguide substantially each form one through waveguide. The connecting waveguides are guided closely together on the coupler part, forming one coupler. Electrodes are arranged on one of the connecting waveguides to form a photoelectric effect. This photoelectric action changes the refractive index, and thus the phase, as well as the absorptance in the connecting waveguide. This disrupts the coupling. If the two waveguides extend closely together, the electromagnetic field of the light wave passing through the first waveguide will stray to the second waveguide, and as the light wave travels, more and more light will be emitted. Penetrates from the first waveguide to the second waveguide, and finally, when the predetermined length of time passes the coupler length, the entire lightwave travels through the second waveguide. This process is now repeated in the opposite direction. Thus, an optical coupler in which two waveguides extend closely together over the length of the coupler allows the entire lightwave traveling in one waveguide to be transmitted to the other waveguide. This is a phenomenon similar to the vibration of two pendulums tuned and coupled to each other. This coupling is impaired by changing the index of refraction in one waveguide. This effect is used in the known arrangement described above. When a voltage is applied to the electrodes, the coupling between the connecting conductors is greatly reduced. Thus, little light penetrates from the first entry conductor to the second exit conductor and from the second entry conductor to the first exit conductor. In the above publications, the "free carrier effect" and the "Franz-Keldysh effect" are mentioned as photoelectric effects. The Franz-Keldysh effect is the change in optical absorptivity and semiconductor conductivity under the influence of an electric field. As a clear phenomenon, the absorption characteristic edge shifts in the direction of relatively small light energy, that is, in the direction of relatively long wavelength. (Enzyklopaedie Na turwissenschaft und Tchnik, Vrlag Modern Industri (1980), 1510) Known configurations exhibit undesirably large crosstalk and large asymmetric switching characteristics. There the electrodes are on the waveguide into which the light waves are coupled. For this reason, when a voltage is applied to the electrodes, an energy loss is caused by the absorption of the light wave that just passes from the first entrance waveguide to the first exit waveguide due to absorption. On the other hand, when the voltage is cut off, the light wave is transmitted from the first entrance conductor to the second exit conductor with almost no loss. The publication “Novel optical switches based on carrir injction in three and five wavguide couplers”, Acklin, Schiene, Weiss, Stoll & Mueler, Elctronic Letters (1994), 217-218pp. A switch having two exit waveguides in a Y configuration is described. The input end of the exit waveguide extends along the coupler length at a small distance from the output end of the entrance waveguide. By charge carrier injection, the index of refraction and the absorption capacity of the end of the exit waveguide can be selectively varied, so that no coupling from the entrance waveguide to the exit waveguide takes place. This is only a 1 × 2 switch with one input and two outputs. DISCLOSURE OF THE INVENTION It is an object of the present invention to provide an optical switch having two entrance waveguides and two exit waveguides of the type described at the outset,-to reduce the crosstalk to the extent that it does not hinder; At least a substantially symmetrical signal transmission characteristic is to be ensured, that is to say that the input lightwave is transmitted in both switching positions of the optical switch as identically and with as little loss as possible. According to the present invention, there is provided the following. (A) The switch means has a first connection waveguide (36) and a second connection waveguide (38), and the first connection waveguide (38) is provided. 36) can be coupled to a first entrance waveguide (12) via a first coupler (42) and to a second exit waveguide (18) via a second coupler (46). The second connecting waveguide (38) is connected to the second inlet waveguide (14) via a third coupler (52) and to the first connecting waveguide (14) via a fourth coupler (56). (B) the first connecting waveguide (36) and the second connecting waveguide (38) are coupled to the coupler (42, 46; 52, 56). Means for forming a photoelectric effect in the region, the refractive index and the absorption capacity of the corresponding connecting waveguide (36; 38) being changed by the means, and (42, 46; 52, 56) no lightwave transmission takes place, and (c) the means for forming a photoelectric effect are all four couplers (42, 46; 52, 56). Can be controlled in the same way. In such a configuration, the means for generating the photoelectric effect are arranged at the output side of the input coupler and at the input side of the output coupler, ie at the end of the connecting waveguide. When an electric field is applied to these parts of the coupler, this part will show a change in the refractive index and a change in the absorption capacity. This prevents the transmission of the light wave to the connecting waveguide and from the connecting waveguide to the associated outlet waveguide connected thereto. This is true for lightwaves supplied to the switch via the first entrance waveguide, and similarly for lightwaves supplied to the switch via the second entrance waveguide. . In this case, the light waves are guided to the second exit waveguide, respectively, in the first space. This can be done in different ways. A first entrance waveguide is waveguided directly connected between a first exit waveguide and a first and fourth coupler, and a second entrance waveguide is connected to a second exit waveguide. And the third and second couplers can be directly connected in a waveguide manner. In this case, the waveguide is substantially lossless in controlling the means for forming a photoelectric effect from the first entrance waveguide to the first exit waveguide and to the second entrance waveguide. It is guided from the body to a second exit waveguide. If this means is not controlled, the coupler will operate. The light wave from the first entrance waveguide is guided to the second exit waveguide almost lossless and exclusively by the configuration of the waveguide. Similarly, the lightwave from the second entrance waveguide is also guided to the first exit waveguide with almost no loss. Although optical switches do not operate exactly symmetrically, they are practical and nearly lossless. By applying a photoelectric effect that changes the refractive index and the absorption capacity, the crosstalk between the two connected channels is reduced to -40 dB or less. However, the configuration can also be as follows. (A) enabling the first entrance waveguide and the first exit waveguide to be coupled to the third connecting waveguide via fifth and sixth couplers; (B) enabling the second entrance waveguide and the second exit waveguide to be coupled to the fourth connecting waveguide via seventh and eighth couplers; (C) the third connecting waveguide and the fourth connecting waveguide have means for forming a photoelectric effect in the region of the coupler, by means of which the refractive index and absorption of the corresponding connecting waveguide The ability is changed so that the light wave does not travel through the coupler. (D) forming a photoelectric effect with the first, second, third and fourth couplers in the same manner as for the fifth, sixth, seventh and eighth couplers; Control in a reverse phase. In this case, the means for generating the photoelectric effect is activated by the first to fourth couplers or the fifth to eighth couplers. Therefore, an active control signal is required for each switch state of the optical switch. Thus, the symmetry transmission is performed exactly for both switch states, is virtually lossless, and the crosstalk is very low. Controlling the second and fourth couplers, or the sixth and eighth couplers for the formation of the photoelectric effect, at the ends of the connecting conductors, which is exactly in the coupler part, is "through-connected" Ensure that light waves are not coupled from the exit waveguide to the connecting waveguide. In addition, this arrangement ensures the usability of the optical switch in both directions. That is, the entrance waveguide and the exit waveguide can be interchanged. Advantageous configurations of the invention are described in dependent claims 4 to 21. Two embodiments of the present invention are described in detail below with reference to the attached drawings. BRIEF DESCRIPTION OF THE DRAWINGS FIG. 1 is a schematic diagram of an optical switch having two entrance waveguides and two exit waveguides. These waveguides are nearly lossless or substantially lossless and are connected with little crosstalk. FIG. 2 shows a variation of the optical switch of FIG. 1, wherein two switch states are formed by active signals. Thereby, a symmetric property is obtained. FIG. 3 shows a sectional view of a substrate having a waveguide for producing an optical switch of the type shown in FIG. 1 or 2 as an integrated optical system. FIG. 4 shows the density profile of the waveguide in an arrangement similar to FIG. This waveguide extends below the ridges provided on the layer in the expanded waveguide layer. FIG. 5 is a diagram showing the density progress at the center of the waveguide layer in the X direction of FIG. 4. FIG. 6 schematically shows a matrix of switches of the type of FIG. 1 or 2, whereby m inputs can be distributed to m outputs. DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS FIG. 1 shows a rectangular substrate 10 with a waveguide produced according to the method of integrated optics. The substrate 10 has a first entrance waveguide 12 and a second entrance waveguide 14. Lightwave I is applied to first entrance waveguide 12. 1 Is supplied to the end face from a glass fiber, for example. The second entrance waveguide 14 has the lightwave I Two Is supplied to the end face. Both entrance waveguides I Two And I Four Extend parallel to each other from the short side of the rectangular substrate 10 and parallel to the long side of the substrate. A first exit waveguide 16 and a second exit waveguide 18 are provided on the opposite short sides of the substrate 10. From the first exit waveguide 16, the lightwave O 1 Is emitted. The lightwave O Two Is emitted. Both exit waveguides 16 and 18 extend parallel to each other from the short side of the rectangular substrate 10 and parallel to the long side of the substrate, and include first and second entrance waveguides. It is in line with corrugations 12 and 14. The first entrance waveguide 12 is connected to the first exit waveguide 16 by a first waveguide connector 20. Substantially here the first entrance waveguide 12, the waveguide connection 20 and the second exit waveguide 16 form a single through waveguide. Correspondingly, the second entrance waveguide 14 is connected to the second exit waveguide 18 by a second waveguide connection 22. The first waveguide connector 20 has a third linear coupler portion 24, a loop 26 curved to the long side of the substrate, and a fourth linear coupler portion. The third linear coupler portion 24 is parallel to the long side of the substrate 10, and the fourth linear coupler portion is in line with the third linear coupler portion 24. Correspondingly, the second waveguide connector 22 comprises a first linear coupler portion 30 extending parallel to the long side of the substrate 10, a loop 32 curved to the long side of the substrate, and a coupler portion. A second linear coupler portion 34 is in line with 30. A first connecting waveguide 36 and a second connecting waveguide 38 are arranged in a region between the waveguide connectors 20 and 22. The first connecting waveguide 36 has a first linear coupler section 40 at one end. This coupler portion extends at a small distance from the first coupler portion 24 of the waveguide connector 20 and together forms the first coupler 42. The first connecting waveguide 36 further has a second linear coupler section 44 at the other end, which extends at a small distance from the second coupler section 34 of the waveguide connector 22. Then, the second coupler 46 is formed together with this. Both coupler portions 40 and 44 of the first connecting waveguide 36 are connected by a central portion 48 which extends obliquely (upper left to lower right in FIG. 1). Correspondingly, the second connecting waveguide 38 has at one end a third linear coupler section 50 which is at a short distance from the first coupler section 30 of the waveguide connector 22. Extending therewith, forming a third coupler 52. The second connecting waveguide 38 further has, at the other end, a fourth linear coupler section 54, which extends at a slight distance from the second coupler section of the waveguide connector 20. , And a fourth coupler 56 is formed. Both coupler portions 50 and 54 of the second connecting waveguide 38 are connected by a central portion 58 extending obliquely (from the lower left to the upper right in FIG. 1). Both central sections 48 and 58 intersect at an angle (> 10 °) such that no lightwave transmission takes place. The waveguiding arrangement is point symmetric about the intersection of the two central parts 48 and 58. The length of the coupler portion corresponds to the length of the coupler, so that when the waveguide is unobstructed, for example, the lightwave I 1 The whole is coupled via couplers 42 and 46 to crossing exit waveguides, for example 18. Thus, the first entrance waveguide 12 is coupled to the second exit waveguide 18 and the second entrance waveguide is coupled to the first exit waveguide with almost no loss. Means are provided for inducing a photoelectric effect at the coupler portions 40, 44; 50, 54 of the connecting waveguides 36 and 38. This measure causes a change in the index of refraction of the coupler portion, and thus at the same time, significantly increases the absorption capacity of the waveguide material. The means for inducing a photoelectric effect at the coupler portions 40, 44; 50, 54 of the connecting waveguides 36 and 38 consists of a p-doped layer 60 (FIG. 3) and an n-doped layer 62, Are provided above and below the waveguide layer 64 which is not doped with coupler portions 40,44; 50,54. Layers 60 and 62 form a pn junction, and thus substantially a diode. P-doped layer 60 connects to metal contacts 66 and 68. The n-doped layer 62 is connected to metal contacts 70 and 72 or 74 and 78 and is at a reference potential. A voltage can be applied between the respective metal contacts in the blocking direction of the diode. In this case, no current flows. However, an electric field is formed in the waveguide layer 64. The layers 60 are each insulated from the rest of the connecting waveguide by a thin interruption of the waveguide. Alternatively, the layer 60 can be provided with an optional p-diffusion, as opposed to the undoped central portion 48 or 58 of the ridge (FIG. 3) assigned to the connecting waveguide. In this case, the contacts 66 and 68 are mutually insulated. In order to improve the attenuation when light is cross-coupled, the p-doped region is extended beyond the linear coupler portion and further to the curved portion of the connecting waveguide, i.e. the coupling portion of the coupler and the connecting waveguide. It is advantageous to extend to the section between the central parts. By applying a voltage to the contacts, eg, 66 and 70, 72, in the blocking direction of the diode, an electric field is formed in the waveguide layer 64. This electric field shifts the band edge for the transmission of the semiconductor material towards longer wavelengths due to the Franz-Keldysh effect. If the wavelength of the light guided through the waveguide is dense above this band edge, a large change in the refractive index will occur when an electric field is applied, and the absorption capacity of the material for this wavelength will be greatly increased. Under this condition, light is substantially bridge-coupled from the first inlet waveguide 12 to the connecting waveguide 36, for example via the coupler 42. Lightwave I 1 Is guided through the waveguide connector 20 and through it to the first exit waveguide 16. When a voltage is applied accordingly, the lightwave I2 is guided from the second entrance waveguide 14 through the waveguide connection 22 and through it to the second exit waveguide 18. The effect here is also similar to the mechanism of the combined pendulum. If one of the two coupled pendulums is strongly damped, ie substantially fixed, the other pendulum receives no energy and the other pendulum oscillates at a constant amplitude. Or, in the simplest example of light waves, metals absorb strongly due to their high conductivity. Therefore, the light wave generated on the metal surface cannot penetrate this metal and is reflected. If no voltage is applied, the waveguide will not be disturbed. At the coupler length, lightwaves are lossless, for example, from the first entrance waveguide to the first connecting waveguide 36 via the first coupler 42 and from there via the second coupler 46 without loss. Is joined to It has been shown that the switching of light waves can be performed with substantially or almost no loss and with negligible asymmetry by means of an optical switch of the type described above. Similarly, extremely low crosstalk on the order of -40 dB was obtained. This has already been explained that, on the one hand, when a voltage is applied to the contact 66, substantially no light is coupled into the connecting waveguide 36, for example via the coupler 42, and on the other hand the coupled light is absorbed This is because it is removed at the coupler portions 40 and 44. Absorbers 78 and 80 are connected to loops 26 or 80 to remove light that can leak from waveguide bends, eg, 20 and 36, and enter waveguides 54 or 28 that are in alignment therewith. It is arranged in the region between 32 and the connecting waveguides 36 and 38. The optical switch of FIG. 1 operates according to two switch states. That is, "voltage application" and "no voltage application". In the former case, the light waves are respectively guided through. In the latter case, the input side and the output side are crossed and connected. FIG. 2 shows an optical switch in which voltage is applied in both switch states, but applied to different contacts. Thereby, a completely symmetric switching characteristic can be obtained. The optical switch of FIG. 2 has the same basic configuration as the optical switch of FIG. The corresponding parts in FIG. 2 are denoted by the same reference numerals as in FIG. In the embodiment of FIG. 2, the first and second entrance waveguides 12 and 14 are waveguidedly connected directly to the exit waveguides 16 or 18 via waveguide connections as in FIG. It has not been. Rather, the first entrance waveguide 12 is connected to the first exit waveguide 16 via a third connection waveguide 82. The first entrance waveguide 12 can be coupled to a third connecting waveguide 82 via a fifth coupler 84. A third connecting waveguide 82 can also be coupled to the first exit waveguide 16 via a sixth coupler 86. Correspondingly, the second inlet waveguide 14 can be connected via a seventh coupler 88 to a fourth connecting waveguide 90. The fourth connecting waveguide 82 can be further coupled to the second exit waveguide 18 via an eighth coupler 92. Couplers 84, 86, 88, and 92 are identical to one another and are configured similarly to couplers 42, 46, 52, and 56. Accordingly, only coupler 84 is shown in detail. The third connecting waveguide 82 has a linear coupler portion 94 at its input end. The coupler portion 94 extends opposite the coupler portion 40 a small distance from the end of the entrance waveguide 12. The coupler section 94 similarly extends over the length of the coupler where light waves are bridged completely from the entrance waveguide 12 to the third connecting waveguide 82. The coupler portion 94 is configured as described above with reference to FIG. Layer 60 is connected to metal contact 96. The metal contact 96 extends outside the third connection waveguide 82 and parallel to the long side of the substrate 10. The metal contact 96 is further connected to the corresponding layer 60 of the coupler part 98 at the other end of the third connecting waveguide 82. Layer 62 of coupler portion 94 is connected to metal contacts 70 and 72, which are held at a reference potential. When voltage is applied to contacts 66 and 68 and no voltage is applied to contact 96 and opposing member 100, light waves are transmitted from first entrance waveguide 12 through coupler 84, third connection waveguide and coupler 86. To the first exit waveguide 16. Correspondingly, the lightwave is coupled from the second entrance waveguide 14 via the coupler 88, the fourth connection waveguide 90 and the coupler 92 to the second exit waveguide 18. In contrast, when a voltage is applied to the metal contact 96 and its opposing member 100 and no voltage is applied to the contacts 66 and 68, the first entrance waveguide 12 is connected to the second exit waveguide 18 and The second entrance waveguide 14 is cross-coupled with the first exit waveguide 16. A voltage application is required here for both switch states. Here, each of the four coupler sections is active or inactive. That is, 94,98 and 95,99 or 40,44 and 50,54. In both switch states, a symmetrical characteristic is obtained for the transmission of the light wave. FIG. 3 shows the structure and manufacture of an optical switch of the type described above. As the substrate 10, a sulfur-doped indium phosphide Inp is used. This material is n-conductive. N-doped contact layer 62, lightly n-doped optical buffer layer 104, undoped quaternary waveguide layer 64, indium phosphide-cover layers 106 and quaternary in one step by epitaxy on substrate 10. An etch stop layer 108 is deposited. The etch stop layer 108 is followed by an undoped indium phosphide layer 109, also epitaxially deposited, and a p-doped layer 60 in the form of an indium phosphide layer, and a quaternary p-doped contact layer 110. Continue. N-doped contact layer 62 is connected to a reference potential. A voltage can be applied to the contact layer 110 via a metal contact (not shown in FIG. 3) to create an electric field in the waveguide layer 64. Layers 60, 110, and 109 form bumps 112 as shown in FIG. 3 corresponding to the waveguide structure of FIG. 1 or FIG. Such ridges 112 laterally restrict light waves traveling through the waveguide layer. This is shown in FIGS. 4 and 5. If a ridge having a refractive index is provided on the waveguide layer 64 extending and extending on the surface of the substrate 10, light waves traveling in the layer 64 will be reflected by the waveguide layer in the vertical direction in FIG. Not only are the bundles limited and bounded by the boundaries, but also in the lateral and horizontal directions of FIG. 3, bounded on both sides of the ridge by the dimensions of the ridge 112, the waveguide layer 64 (and 106) is air, ie, Touches medium with low refractive index. FIG. 4 shows the calculated intensity distribution for the cross section of the light wave. Each closed curve is a curve of the same electrode strength, that is, an equal strength curve. The innermost curve 114 corresponds to 90% of the maximum electric field intensity. The outermost curve 116 corresponds to 10% of the maximum electric field strength. FIG. 5 shows the course of the electric field strength transverse to the propagation direction of the light wave. It can be seen that the light wave is spread laterally over the width of the ridge 112. This results in the bridge coupling already described for couplers with two closely adjacent ridges. To manufacture the optical switch of FIG. 1 or FIG. 2, the layers are first provided by epitaxy. A photo lacquer is deposited on the top layer. The photo lacquer is provided with a mask, which represents the structure of the electrodes provided on the waveguide in a negative manner. Next, the photo lacquer is irradiated with ultraviolet rays. The photo lacquer is developed or cured where the electrodes are to occur. A metal (Ti / Pt / Au) is then deposited on the exposed photo lacquer layer. A metal layer then forms in the developed photo-lacquer layer, corresponding in part to the mask. The photo lacquer is then dissolved in acetone. Where the photo lacquer has not been exposed, it can be mechanically removed by a lift-off technique. Thereby, the metal layer deposited on the unexposed portion of the photo lacquer can also be removed. Next, a metal layer is obtained on the surface of the block formed by the above layer. The contour of the metal layer corresponds to an electrode to be provided on the waveguide. Next, an etching step is performed. In this step, the uppermost quaternary layer 110 is removed and etched by reactive ion beam etching (RIE). The layer 110 also stays where the deposited metal layer stays, ie in the region of the electrodes. The metal layer is used as an electrode for forming a photoelectric effect. Next, after covering the electrodes and the waveguide structure not covered by the electrodes by selective wet etching, the indium phosphide layers 60 and 109 are removed and etched down to the etching prevention layer 108. In this way, the raised body is formed, which restricts the light waves in the lateral direction. When referring to light waves here, this expression is not limited to visible light, but also includes infrared, which is advantageously used herein. In the optical switch actually constructed in the form of FIG. 1, the length of each coupler is 4 mm. The whole structure is 14 mm. The width of the ridge 112 defining the waveguide is 2.5 μm. The spacing between adjacent ridges in the region of the coupler is 3.5 μm. The ends of the entrance and exit waveguides are each spaced 250 μm from each other to facilitate coupling of the optical waveguide fiber. FIG. 6 shows an optical switch E of the above configuration. ik Is shown. The switches are connected in series in various combinations and each input I 1 ~ I m To each output side O 1 ~ O m It is controlled so that it can be connected to.
