プラズマ処理チャンバ内のアーク放電減少方法及び装置
技術分野
この発明は、スパッタリングチャンバ内のアーク放電を減少する方法及びその
装置に関する。
背景技術
スパッタコーティング処理において、基板は、一般的な化学的不活性ガスを満
たした真空チャンバ内に配置され、ターゲットからスパッタされた物質でコーテ
ィングされる。ターゲットは、チャンバ壁又は他の陽極に対して負に帯電してい
る。そのターゲット表面近傍の電界によって、ターゲットから電子が放射され、
その電子はチャンバの陽極(通常、チャンバ壁を接地することにより、チャンバ
壁の一部に形成される。)に向かう途中で幾らかの不活性ガスと衝突し、不活性
ガスをイオン化してチャンバ内に導電性プラズマを形成する。プラズマエッジに
到達した正イオンは、負に帯電したターゲットに引き寄せられ、ターゲットに衝
突し、運動エネルギをターゲット物質に転移して、ターゲット表面からその物質
の粒子をスパッタする。コーティングされる基板は、その表面をターゲットに対
向して配置されており、放出された粒子は基板表面に付着し、基板表面をコーテ
ィングする。
マグネトロンスパッタリングは、スパッタコーティング処理の一種であり、磁
界をターゲット表面に形成し、磁束は、通常ターゲットの表面に平行であり、そ
の磁束は、多くの場合閉磁路の磁束である。磁界は放射された電子を螺旋状に引
き込み、磁界に囲まれたターゲット表面に近い領域で電子を捕らえ、電子とガス
原子の衝突率を増し、ガスのイオン化を促進し、スパッタリングの処理効率を向
上させる。
基板上に絶縁薄膜をスパッタするために、導電性ターゲットが使用される場合
がある。この条件の下では、処理チャンバ内のアーク放電が常に処理上の問題と
される。すなわち、絶縁性物質が徐々にターゲット表面のある領域に集中し、こ
の集中が、ターゲット上に空間電荷蓄積を引き起こし、そして最終的には、近傍
の接地された表面、例えばチャンバ内のプラズマ、あるいはターゲットを取り囲
む接地された暗空間シールド部との間のアーク放電を発生させる。一定のエネル
ギーレベルを超えたアーク放電は、ターゲットや基板上の薄膜を損傷し、さらに
チャンバ内部に基板を損傷するような粒子を発生させる。
アーク放電抑止電源は、既に市販されており、プラズマ処理におけるアーク放
電の減少に有用である。上記電源は、どのタイプもアーク放電に結びつくチャン
バ内のスパイク電流を阻止する制御回路を備えている。
アーク放電抑止電源を導入してもなお、プラズマ処理チャンバ内のアーク放電
をさらに減らそうとい要望は絶えない。また、従来の測定技術では、プラズマ処
理チャンバ内のアーク放電レベルを充分正確には測定できず、また直観的に判断
できるようなデータも提供
されておらず、このことがチャンバ内のアーク放電を減らそうとする試みの障害
となっている。
発明の開示
本発明は、本発明の原理に従い、アーク放電を減少し、処理の信頼性を改善し
たプラズマ処理チャンバ及び、アーク放電発生の減少に関する精密かつ直観的な
測定を可能にする、処理中のアーク放電レベル示すチャンバ内のアーク放電の測
定技術を提供する。
本発明の1態様において、本発明は、ターゲットのスパッタ表面の周縁部分が
スパッタ表面の周縁から傾斜しており、このためスパッタ表面からチャンバ壁へ
のアーク放電を形成する可能性を減少させる、スパッタリングチャンバ内にマウ
ントするターゲットを特長とする。詳細な実施例において、ターゲットは、材料
となる物質が異なる背面層に接着したスパッタ物質の前面層(その中央領域は窪
んで彎曲している)を有する。スパッタ表面はディスク形状であり、前記傾斜部
はスパッタ表面を完全に取り囲む環状のリムを形成している。
別の態様において本発明は、チャンバに電気的に接続されたターゲットを取り
囲む導電性部材の暗空間シールド部を特長とする。その暗空間シールド部の内側
の輪郭はターゲットのスパッタ表面の周縁から離隔して傾斜しており、そのため
スパッタ表面と暗空間シールド部間にアーク放電が発生する可能性を減少させて
いる。詳細な実施例においては、この暗空間シールド部が全段落に述べたターゲ
ットと併せて用いられている。
別の態様において本発明は、アーク放電を示す、電源における電圧又は電流の
急速な変化を検出し、前記アーク放電が検出された時刻を示す記録を保存し、経
過時間上に検出されたアーク放電数を視覚的に表現することによって、プラズマ
処理チャンバ内でのアーク放電を検出する方法を特長とする。詳細な実施例にお
いては、その視覚的表現は2軸グラフに点をプロットするものであり、第1の軸
は記録されたアーク放電の全数又はアーク放電の検出率を表し、第2の軸にその
処理における全電気エネルギー消費量を表す。
別の態様において本発明は、アーク放電を示す、電源における電圧又は電流の
急速な変化を検出することによって、プラズマ処理チャンバ内でのアーク放電を
検出し、アーク放電によって引き起こされる電源における電圧又は電流変化の規
模の記録を保存し、そして前記記録によって示されるアーク放電の規模を視覚的
に表現する、上述のものと異なる方法を特長とする。詳細な実施例においての視
覚的表現は、各バーが規模別のアータ放電数を表す棒状度数分布図である。
本発明の上記の、及びそれ以外の目的と利点が添付図面と説明によって明らか
になるだろう。

図2はこの発明の原理を具体的に示すアーク放電測定装置の概略ブロック図で

図3A、図3B及び図3Cは、図1のスパッタコーティング装置内のアーク放
電を検出するために使用された図2のデジタルストレージオシロスコープ82に
よって保存された典型的な波形である。
図4はデジタルオシロスコープ82によって保存された波形と他のデータを得
て処理するための図2のコンピユータ86で実行された処理のフローチャートで
ある。
図5A、図5Bは図2の装置が測定したアーク放電に関してコンピュータ86
が作成した度数分布図でありアーク放電抑止電源を使用して生ずるアーク放電抑
止における改善を示している。
図6A、図6B及び図6Cは、コンピュータ86が作成したグラフであり、種
々なターゲット構成体の耐用期間にわたって図2の装置によって測定したアーク
放電の全数、及び発生率(10kWh当たりのアーク放電カウント数及び秒当たりの
アーク放電カウント数)をそれぞれ関係付けている。
発明を実施するため最良の形態
本発明が適用されるスパッタリング装置は、次に示す米国特許公報に記載され
ており、その特許番号をここに明記する。

本発明が適用されるスパッタコーティング装置のスパッタコーティング処理チ
ャンバ10の断面図を図1に示す。チャンバ10は、米国特許No.4,909,695に開
示されたスパッタ処理装置の一部である。
チャンバ10は円筒壁11と12、環状暗空間(dark space)シールド部13
及びカソードアセンブリ20に囲まれている真空チャンバである。暗空間シール
ド部13、壁11及びカソードアセンブリ20の間にある環状真空シール14、
15は、チャンバ10内への空気の漏洩を阻止する。
平坦なシリコンウエハ又はディスク形状の基板又はワークピース21は、通常
カソードアセンブリ20の上に位置する処理チャンバ10内にあり、基盤表面2
2は、処理チャンバ10内で行われるスパッタコーティング処理によってコーテ
ィングされる。ウエハ21
は、処理チャンバ10の中心軸27と垂直に交わり、その交点を中心とするウエ
ハホルダ25に支持されている。
カソードアセンブリ20はスパッタターゲットを支持し、スパッタターゲット
は、スパッタ物質を乗せるスパッタリングプレート40及びスパッタリングプレ
ート40を支持する熱伝導性及び導電性物質よりなるバックプレート42を備え
、環状ターゲットアセンブリ40、42は連続的で平滑な凹面のスパッタ面41
を形成する。
ターゲットアセンブリ40、42は、スパッタリングプレート40のスパッタ
物質が消耗した時に着脱できるよう、ボルト49でカソードアセンブリ20に装
着されている。
カソードアセンブリモジュール20は、スパッタ面41でターゲットアセンブ
リ40、42を、チャンバ10の中心軸27との交点を中心に支持している。ス
パッタ面41は、チャンバ10の内部及びコーティングされるウエハ21の表面
22に対向している。
スパッタリングプレート40の背面39は、バックプレート42の表面43に
望ましくは半田で、又は接着剤によって熱伝導性を向上するため密接に接着され
る。スパッタリングプレート40の背面39は、バックプレート42の表面43
に冷却のため密接に接触する冷却面である。バックプレート42の背面側、すな
わち冷却表面43の反対側には、例えば水のような冷却液の循環する空間44が
あり、熱伝導性のバックプレート42を冷却して、ターゲットプレート40がカ
ソードアセンブリモジュール20にマウントされている間、スパッタリングによ
ってターゲット40)42に発生した熱を放熱する。冷却液は、マグネットアセ
ンブリ50を通過して入口45から空間44、そして出口46へと循環している
。空間44は
ターケットのバックプレート42、及びボルト49によってターゲットを取り付
け、支持するハウジング構造48に密閉されている。
スパッタリングプレート40は、窒化シリコンや酸化シリコンのようなスパッ
タ物質ブロックを旋盤の上で回転することにより形成される。ターゲットバック
プレート42は、同様に熱と電気の伝導性の良い材料、好ましくは硬化焼きなま
し無酸素高伝導銅(OFHC)又は合金を回転することにより形成される。
図に示す本発明の実施例では、マグネットアセンブリ50は、バックプレート
42の背面の中心に、ねじ溝付き穴53に強くねじ込まれたネジ山付き端部52
を有するシャフト51を備えている。アセンブリ50は、可動マグネットキャリ
ア55も備え、可動磁性体キャリア55は、非磁性体であるステンレスのような
物質を材料とする環状のディスク56を備え、ディスク56は、中央ホール57
でスリーブアセンブリ58と密着している。スリーブアセンブリ58は、ハウジ
ング48に取り付けられたベアリング59を介してバックプレート42を回転可
能に装着し、中心軸27を円心としてシャフト51を軸に回転させる。更に回転
可能なマグネットアセンブリは、共に回転するディスク56に装着された磁界発
生部60(図を明瞭にするため本図では省略している。以下図1C参照。)を備
えている。その磁界発生部60は、中心軸27を円心とし、バックプレート42
の下方又は背面、すなわち表面43の反対側に近接して配置され、ターゲットア
センブリ40/42のスパッタ面41上に磁界を発生する。
シャフト51は、バックプレート42とハウジング48に囲まれた内部冷却チ
ャンバ44への入口45に通じる冷却流体流入ダクト
62を備える。ハウジング48は、その端付近に冷却空間44内に流体出口46
に通じる冷却流体排出ダクト63を備える。
ハウジング48の底部には、電磁駆動モータ65を装着するするブラケット6
4が装着されている。モータ65は、先端に駆動用歯付き駆動輪67が取り付け
られた駆動軸66を備え、溝付き駆動ベルト68を駆動する。ベルト68は、駆
動軸70に取り付けられた歯付き駆動輪69に巻き付けられ、駆動軸70は、ハ
ウジング48に回転可能に装着され、ハウジング48を貫き、駆動ギア72を装
着した自由端71を有する。駆動ギア72は、空間44内部に位置し、回転可能
なマグネットアセンブリ50のディスク56に取り付けられた駆動ギア72と噛
み合っている。従ってモータ65を駆動すると、マグネットアセンブリ50が回
転し、ターゲットバックプレート42の背面にある磁界発生部60が回転し、タ
ーゲットアセンブリ40、42のスパッタ面41上の磁界が回転するのである。
磁界発生部60の構造及びマグネットアセンブリ50上への磁界発生部の配置
に関しての詳細は、前記米国特許に開示されている。
スパッタ中の電源74からの電力は、チャンバ10の壁11、12に対してカ
ソードアセンブリ20に供給される(シール14は、絶縁材であり、カソードア
センブリ20から壁11への電流を阻止する。)。電力は、チャンバ10内部の
、通常ターゲットプレート40の表面41上の領域にプラズマを発生し、ターゲ
ットプレート40の表面41からのターゲット物質をウエハ21の表面22上に
スパッタする。コントロールユニット73は、電源74に接続され、スパッタ処
理中にターゲットに供給される電圧等の処理上のパラメータを制御する。このパ
ラメータに関する詳細は、前記米国特許N
o.5,130,005に記載されている。
図1A及び図1Bに示すように、ターゲットプレート40は、その周縁に凸面
領域40aを有し、暗空間シールド部13は、ターゲットプレート40の周縁を
囲む環状切欠き78を有する。ターゲットプレート40の周縁部分は、図1Aに
示すような曲斜面、図1Bに示すような単一角斜面、滑らかな凸上又は凹状曲面
、その他何らかの形で暗空間シールド部より離隔する曲面あるいは斜面といった
、様々な形状をとりうる。
同様に、暗空間シールド部13の周縁部分は斜面、切欠き、滑らかなな曲面、
その他何らかの形でターゲットプレート40より離隔する曲面あるいは斜面とい
った、様々な形状をとりうる。これら様々な形状、及びその他同様の効果を有す
る形状を、以下「傾斜形状」("sloping"shape)と呼ぶ。暗空間シールド部又は
ターゲットから離隔して曲がり、あるいは傾くターゲット又は暗空間シールド部
のそれぞれの周縁部分の何らかの傾斜形状は、本発明の原理を実現する。
図1Aと図1Bの点線は、ターゲットスパッタリングプレート40の外側の輪
郭の一般的なアウトライン77と暗空間シールド部13の内側の輪郭の一般的な
アウトライン79を示している。本発明に使用される曲面、斜面及び切欠きの特
質は、図1Aと図1Bで図示するアウトライン77、78とターゲット及びシー
ルドの輪郭を比較することにより明確になる。
曲面、斜面又は切欠きの構造体40aと78は、プレート40とシールド部1
3間の距離を増し、また頂角を有さないことにより、プレート40とシールド部
13間の電力線の強度を減じ、ターゲッ
トプレート40と暗空間シールド部13間にアーク放電が発生する可能性を減少
させる。シールド部13は、バックプレート42に比較的接近しているが、バッ
クプレート42は、ターゲットプレート40とは異なり、スパッタ処理中に過度
な絶縁物質の集積は起こさず、すなわちアーク放電を発生させるようなレベルの
空間電荷蓄積を導くことはなく、故にアーク放電の発生頻度は低い。さらに、使
用するバックプレートの材質によって、バックプレート42からのアーク放電粒
子の発生は、ターゲットプレート40からのアーク放電より頻度が低くなる。
図1Aに示す実施例においては、凸面ターゲットエッジ40aは、垂直から82
度傾斜し、曲率半径0.14インチの曲面エッジ40bを終端とする。図1Bに示す
実施例においては、ターゲットエッジは垂直から34度傾斜し、0.05インチの垂直
エッジを終端とする。
図1Cに示す本発明の他の実施例では、磁界発生部60は、スパッタリングプ
レート40の表面の「デッドスポット」を予防するように構成されている。この
デッドスポットは絶縁物質を集積し、空間電荷蓄積を生じ、アーク放電を増加す
る。ある実施例においては、磁界発生部は、前記引用の米国特許No.5,130,005に
開示されたものであり、通常中心軸27に垂直のNS磁軸を有するリボン磁石7
5、及び中心軸27に平行のNS磁軸を有し、スパッタリングプレート40とバ
ックプレート42の方向にN極を向けた補助磁石81を有する。さらに他の実施
例においてこの磁界発生部は、図1Cに示すように、磁石81と同種で軸を平行
にし、スパッタリングプレート40とバックプレート42の方向にS極を向けた
付加補助磁石を追加する改善が施されている。
以下で詳細に述べるように、実験による解析の結果によれば、図1Aと図1B
に示すタイプの改良ターゲットプレート40とバックプレート42を有するスパ
ッタ装置、及び/又は図1Cに図示するタイプの改良磁界発生部は、アーク放電
強度及び/又は発生頻度を少なくとも10分の1まで減少させることを可能にす
る。

High Power Road,Rochester,NY 14623)から入手出来るENI Model DCG100又
はアドバンスドエネルギーインダストリ Inc.CO84525フォートコリンズ
、プロスペクトパークウェイ1600(Advanced Energies Industries,Inc
.;1600 Prospect Parkway,Fort Collins,CO 84525)から入手出来るan Adv
anced Energy MDX-10 with SPARC-LE等のような最新設計のアーク放電抑止電源
74を使用することにより、更にアーク放電強度及び/又は発生頻度を減少させ
ることができる。
図2の測定装置は、図1で図示するようなスパッタリング装置において非接触
式にアーク放電を検知し、アーク放電強度を検出するのに適している。図2の装
置は、電源74とカソードアセンブリ20間のライン76に接続したした電流・
電圧プローブ80を備える。プローブ80は、高抵抗、低キャパシタンスプロー
ブを直接介してターゲットアセンブリ20の電圧を検出し、ライン76と直列接
続された電力用の低い抵抗値を有する抵抗器における電圧降下を検出することに
よってライン76上の電流を検出する。プローブ80はテクトロニクスインク、
OR97077・バーベルトン・私書箱500(Tektronix,Inc.;P.O.Box 5
00,Beaverton,OR 97077)
から入手出来るmodelAM6303又はAM503Aプローブである。これらのプローブは、
チャンバ内の活性化状態を非接触式にモニタすることができ、故にこのモニタは
チャンバの状態に重大な影響を与えない。
プローブ80は、デジタルストレージオシロスコープ82、例えばルクロイコ
ーポレーション、NY10977・チェストナットリッジ・チェストナットリッ
ジロード700(LeCroy Corp.;700 Chestnut Ridge Rd.,Chestnut Ridge,N
Y 10977)から入手出来るルクロイ製model 7242Bプラグインモジュールを使用す
るテクトロニクス製Textronix model 7200Aオシロスコープに接続される。オシ
ロスコープ82は、処理チャンバ10内のアーク放電を示す電圧又は電流値を検
出し、これによりトリガされ、波形を表示するよう設定されている。
ストレージオシロスコープ82は、汎用インターフェイスバス(General Purp
ose Interface Bus;以下GPIBとする。)用の通信ケーブル84によって、オシ
ロスコープ82から得られた波形データを処理するコンピュータ86に接続され
ている。オシロスコープがトリガすると、7200AオシロスコープのGPIBインター
フェイスを介してメッセージがコンピュータ86に送られ、コンピュータはメッ
セージを受け、図4に関して後述するように、オシロスコープ82によって得た
デジタルサンプル値を読み取り、そのサンプル値を処理する。
上記装置を、以下の条件下で、一連の操作テストに用いた。DCリアクタンスを
もつスパッタにより絶縁薄膜を堆積させるため、窒化シリコン(SiN)ターゲッ
トを用いた。チャンバ圧は5ミリトルで消費電力は概算5キロワットだった。ア
ルゴンを75標準立方センチメ
ートル毎分(standard cubic centimeter per minutes以下sccmとする。)、窒素
を75sccmの流速でアルゴン窒素ガス混合物をチャンバ内へ流入した。
図3A乃至図3Cは、プラズマ処理中にオシロスコープ82に表示される電流
、電圧及び電力(電流×電圧)の波形を示している。オシロスコープ82に保存
された波形は、大きくな乱れを有し、その乱れは、オシロスコープ82のトリガ
となったアーク放電の発生を示す。図示するように、典型的なアーク放電は、約
5マイクロ秒の間に約100アンペアーの電流を流すスパイク90を生じ(図3A
参照)、約600ボルト、期間92に示す約30マイクロ秒間にわたるターゲット電
圧の電圧降下91を生じた(図3B参照)。正常な電力レベルは、5キロワット
の僅か上であり、アーク放電は4マイクロ秒のバースト93を生じ、その間チャ
ンバは電力を余分に10キロワット消費し、その後電力が正常値以下の状態が期間
94に示す30マイクロ秒間続いた(図3C)。
オシロスコープが捉えた波形は、望ましくは80486マイクロプロセッサを搭載
したPC互換機であるコンピュータ86によって処理される。オシロスコープ8
2からのGPIBケーブル84はナショナルインストルメントインク、TX7873
0−5039・オースティン・ブリッジポイントパークウェイ6504(Nation
al Instruments,Inc.;6504 Bridge Point Parkway,Austin,TX 78730-5039
)から入手出来るNI 488インターフェイスカードのような、コンピュータの拡張
スロット内にあるインターフェイスカードを介してコンピュータのマイクロプロ
セッサにインターフェイスされている。
図4に示すように、オシロスコープ82は、アーク放電を検出し、
波形を保存し、トリガ信号をGPIB-488ケーブル84を介してコンピュータ内に供
給し、コンピュータ処理をトリガする。コンピータ86は、ステップ100にお
いてトリガ信号を検出し、検出されたアーク放電を例えばメモリ内、あるいはハ
ードデイスク上のファイルに記録する。コンピュータは、まずステップ102で
アーク放電の検出された時刻をレコードに保存する。次に、コンピュータは、ス
テップ104において、アーク放電により生ずる波形に対応するオシロスコープ
からのデジタルサンプルを読み取る。サンプルは、ステップ106において、最
大ピークトゥピーク電圧値及び電流値変化の測定によって解析される。同時にス
テップ108で最大の電圧値と最大の電流値が測定され、また、ステップ110
で最小ピークトゥピーク電圧値及び電流値変化も測定される。これらの測定値は
ステップ112でレコードに保存される。
プラズマ処理終了後、コンピータ86は、ステップ114で、保存されたレコ
ードをプロットプログラム、プレゼンテーショングラフィックスプログラム、又
は表計算プログラム(ロータスデベロプメントコーポレーション、MA0214
2・ケンブリッジ・ケンブリッジパークウェイ55(Lotus Development Corpor
ation;55 Cambridge Parkway,Cambridge,MA 02142)から市販されている「ロ
ータス123」のような)内に読み込み、プラズマ処理中に測定したアーク放電
数を示す出力プロットを作成する。第1の実施例においてコンピュータ86は、
ステップ116の処理に移り、図5A及び図5Bに関し以下に述べるように、特
定のピークトゥピーク電圧電流値と測定されたアーク放電数の関係を示す度数分
布図を表示し、及び/又は印刷する。図6A乃至図6Cに関し以下に述べる
ように、第2の実施例においてコンピュータ86はステップ118に移り、アー
ク放電の数及び/又はアーク放電発生速度とプラズマ処理の経過時間に関する曲
線を表示し、及び/又は印刷する。
図5Aに示す通り、上記第1の実施例で作成された度数分布図は、各ピークト
ゥピーク電流値が測定されたアーク放電の数を示すバー120からなっている。
図5Aの度数分布図の作成にあたり、プラズマ処理は、一般的なターゲット及び
一般的な暗空間シールド部(即ち図1Aと図1Bにおいて点線外縁輪郭で示す頂
角を有するターゲットと暗空間シールド部)を使用して約100時間、全消費エネ
ルギー573 kWhで行われた。図5Aから明らかなように、多数のアーク放電が120
アンペアのピークトゥピーク電流振幅を持ち、かつ殆どのアーク放電がこれに近
い範囲での電流振幅を持った。
図5Bは、図5Aと同じ処理パラメーター、処理時間及びチャンバを用い、標
準電源の代わりに過電流防止電源(殊に上記SPARC-LE電源)を使用して作成され
たものである。その結果得られた度数分布図は、明確かつ直観的に過電流防止電
源を使用する有益性を示している。すなわち、バー120の最多ピークトゥピー
ク振幅は、図5Aでは120アンペアであったのに対し、22アンペアを中心に分布
