の部分領域それぞれの像を、隣合う前記像の前記所定方
向の位置を互いに重複させて感光基板上に投影する複数
の投影光学系と、該投影光学系に対して、前記所定方向
の略直交方向に、前記マスク及び前記感光基板を同期さ
せて走査する走査手段とを有し、前記マスクと前記感光
基板とを前記投影光学系に対して走査することにより、
前記マスクの前記パターン領域の全面を前記感光基板上
に転写する露光装置において、 前記マスク面上及び前記感光基板面上の互いに対応する
位置で、かつ前記複数の投影光学系の配列のうち両端部
の投影光学系に対して共役な位置にそれぞれ配された2
組のマスク面側第1基準マーク及び感光基板面側第1基
準マークと、 前記マスク面上及び前記感光基板面上の互いに対応する
位置で、かつ前記重複する位置に対応して前記所定方向

れ、他方が移動可能な複数のマスク面側第2基準マーク

基準マークの、それぞれ対応する前記複数の投影光学系
