Claims (13)
- (1)高いデータ速度で動作する光通信システムで使用される半導体光学スイッ チング装置において、スイッチング装置は基体に設けられているp−n接合を含 んだ光導波体を具備し、この導波体は通信リンクから第1の波長のデータ信号と 第2の波長の制御信号とを受ける入力および出力ポートを有し、制御信号はp− n接合の領域で電気キャリアを生成することによって第1の波長で導波体の少な くとも1部の屈折率を変調するように動作し、その結果、装置のデータ信号の光 通路の長さを変化し、使用において、装置を横切って大きなキャパシタンスが存 在する半導体光学スイッチング装置。
- (2)データ信号および制御信号の両者が導波体に沿って誘導される請求項1記 載の装置。
- (3)装置の大きなキャパシタンスが使用において、実質上一定の電位がp−n 接合を横切って維持されることを可能にしている請求項1または2記載の装置。
- (4)使用において、装置の大きなキャパシタンスが装置内の電気キャリアによ る電流のAC成分の再結合を助長する請求項1、2または3記載の装置。
- (5)前記スイッチング装置が100p秒以下の回復時間を有する請求項1乃至 4のいずれか1項記載の装置。
- (6)前記スイッチング装置が10p秒以下の回復時間を有する請求項1乃至5 のいずれか1項記載の装置。
- (7)装置の大きなキャパシタンスが大きな面積の結合パッドにより与えられる 請求項1乃至6のいずれか1項記載の装置。
- (8)チャンネルに挟まれている隆起構造を有し、前記導波体が隆起構造内に位 置され、前記大きな面積の結合パッドが隆起構造とチャンネル全体に実質上設け られている請求項7記載の装置。
- (9)前記大きなキャパシタンスが5pF以上の値を有する請求項1乃至8のい ずれか1項記載の装置。
- (10)前記高いデータ速度が10GHz以上の周波数における変調を構成する 請求項1乃至9のいずれか1項記載の装置。
- (11)前記導波体がファプリーペロー空洞内にある請求項1乃至10のいずれ か1項記載の装置。
- (12)ファブリーペロー空洞のファセットの反射が第2の波長よりも第1の波 長で大きい請求項11記載の装置。
- (13)請求項1乃至12のいずれか1項によるスイッチング装置を具備した時 分割多重光通信信号を使用において、デマルチプレクスするデマルチプレクス装 置。
