本発明は電子デバイスに用いるための半導体材料の製造に関し、特に詳しくは、
ダイヤモンド半導体フィルムの製造に関する。
ダイヤモンドは現在一般に用いられているケイ素(Si) 、ゲルマニウム(G
e)に9.ダイヤモンドはSi、 GeまたはGaAsから構成される装置に比
べて大きい禁止帯の幅(band gap) 、高い降伏電圧および、その予測
しゃ断固波数(projected cut−off frequencいおよ
び最大作用電圧を実質的に増加させる大きい飽和速度を生ずる。さらに、ダイヤ
モンドは室温において固体の最も高い熱伝導度と500 ”K以上までの温度範

utial)を維持する。しかし、半導体としてのダイヤモンドの利点は、ダイ
ヤモンド半導体デバイスの接近を可能にし同デバイスの制御を可能にする電気的
接点をダイヤモンド表面に形成することが困難であるために、残念ながらまだ利
用されていない。
天然ダイヤモンドはデバイスに適した質であるが、天然ダイヤモンドの供給とサ
イズは限定されている。さらに、太ていの天然ダイヤモンドは絶縁体(insu
la−tor)であるので、天然ダイヤモンドを半導体として有用であるように

e)に塗布し、種結晶の配向を表面に対して垂直な軸を中心とした回転に関して
制御し、表面を加熱して結晶を選択的に配向させ、種結晶の周囲に結晶フィルム
を成長させることによって、基板表面上にダイヤモンドフィルムを成長させる方
法を提供することが本発明のさらに他の態様である。
本発明のさらに他の目的は、その(111)面が実質的に並行である単結晶ダイ
ヤモンドのモザイクである基板上に結晶フィルムを形成することである。

第1図では、種結晶をスラリー中に懸濁させ、このスラリーを用意した基板の表
面に塗布し、基板を加熱し、スラリー液体を撤退させ、処理した基板上にダイヤ
モンド結晶のフィルムをCvDによって成長させることを含む、配向したダイヤ
モンド結晶成長の好ましい方法を示す。
上記発明の工程を実施する結果として、ダイヤモンド結晶フィルムは基板上に成
長することができる。特に、この方法の工程1〜3は基板表面上で種結晶を好ま
しく配向させる。これらの種結晶は例えば、ダイヤモンドもしくは窒化ホウ素ま
たはその結晶構造と結晶挙動とがダイヤモンドに類領した他の結晶である。工程
4では、これらの配向した種結晶の周囲に好ましくはCvDによって単結晶フィ
ルムが成長する。
本発明の第1工程を実施するための準備として、合成または天然ダイヤモンドグ
リッドを沸とうする硫酸と過硫酸ナトリウムとから成る浴中に約300℃におい
て10分間浸せきすることによって、合成または天然ダイヤモンドグリッドを使
用の準備をする。その後、洗浄溶液をグリッドからデカントした後に、次にグリ
ッドを脱イオン水、濃フン化水素酸で洗浄し、再び脱イオン水で洗浄する。この
ようにして、グリッドを本発明の第1工程に使用することができる。2μm未満
から100μmまでのグリッドサイズが本発明の実験室試験において満足できる
結果を生ずることが判明している。
製造されたダイヤモンド種結晶は相互に接着して、塊を形成して、用意された基
板上での種結晶の配向を妨げる傾向がある0本発明の方法の第1工程は種結晶の
分離または解離(declu+aping)を特徴とする特に、例えば通常のマ
イクロエレクトロニクス洗浄川石ケンのような石ケン中水の4o、ooo:を溶
液10dにつきグラフH,1gの混合物を好ましくは用いて、洗浄した種結晶を

例えば標準S1ウェファ−である基板は酸素プラズマアノシャー(asher)
中での洗浄によって用意するのが好ましい、金属または石英表面を有する他の基
板も用いることができる。次に基板に例えば滴加装置(dropper)等を用
いることによるような、通常のやり方でのスラリーの塗布(工程2)によって、
基板の表面を濡らす。
次に、溶媒が除去されるまでウェファ−を加熱して(工程3)、表面を視覚的に
乾燥させる。このような加熱は通常の実験室用ホットプレートを用いて達成され
る、この場合に基板をホットプレートの表面におき、約2分間約200 ’Cに
加熱する。
ダイヤモンド成長CVDプロセス(工程4)は基板を900°Cまで加熱するこ
とと、例えば99%水素と1%メタンとの気体混合物を基板表面上の2.75G
Hz放電に通すことによってプラズマを形成することとを含む。純粋なダイヤモ
ンドは絶縁体であるので、ダイヤモンドを半導体として有用にするためには電気
的に活性な不純物を導入するすなわちドープすることが必要である。P型半導体
デバイスに用いるためのホウ素ドープト(boron−doped>結晶フィル
ムを製造するためには、BJaをCVD中のガスにppm範囲内の選択した濃度
で加える。N型半導体デバイスに用いるためのリン ドープト結晶フィルムを製
造するためには、PH,をCVD中の気体にpp+w範囲内の選択した濃度で加
える。この結果、特定レベルのドーピングを有するダイヤモンドフィルムが製造
される。
ダイヤモンドを成長させる他のCVD方法は水素と例えばメタンのような炭化水
素ガスとの混合物を基板表面に近接して配置した熱タングステンフィラメントに
適して流通させることである。このダイヤモンドCVD成長方法はニス、マツモ
ト等によって日本応用物理字詰(Japan Journal of Appl
ied Physics) 21巻、Li2S頁(1982)に初めて述べられ
、最近ではヒロセ()Iirose)とテラサヮ(Terasawa)によって
日本応用物理字詰25S、 L519頁(1986)に詳述されている。
次に第2図の透視図を参照すると、工程1〜3の実施において、工程4の前に平
たい基板上に接種されたダイヤモンド結晶を概念的に示す、この場合に、種結晶
の(111)面を基板表面に関して示す。特に工程3の加熱後、工程4のCVD
の前に接種された結晶は、結晶の(111)面〔ミラーインデックス(Mill
er 1ndex)参照方法を用いる〕が基板表面に平行になるように配向され
る。
第3図には、本発明によって石英基板に塗布され、第2図と実質的に同様に配向
されたダイヤモンド結晶から得られたX線回折パターンのグラフを示し、X線強
度をY軸に任意の単位でプロントし、X軸には回折角度2θをプロットする、2
θはブラッグ角度(Bragg angle)である、結晶の(I[)面からの
回折が43.9”の極端なスパイクによって表されるように、殆んど排他的に経
験されることは当業者によって理解されよう、それ故、このグラフは工程1〜3
の方法が第2図に示す好ましい配向を実際にもたらすことを明白に示す。
次に第4図のグラフでは、基板面に対して(111)結晶面配向を有する結晶の
分布が工程3の加熱の前後で示される。このグラフでは、X回折強度を任意の単
位でY軸に沿ってプロットし、基板面に対する結晶(111)面の傾斜度をX軸
に沿ってプロットする。軽度な曲線状の点線は工程2の基板に種結晶を塗布した
後の工程3の加熱前の回折強度を表し、ある量の(111)面配向を示す。急激
な放物線状の曲線(実線)は工程3のアニーリング後の非常に改良された回折強
度を示し、非常に改良された結晶配向を示唆する。このように、工程3の加熱プ
ロセスが基板表面上の種結晶配向の一致を実質的に改良することは理解されるで
あろう。
本発明のフィルム成長プロセス(工程4)は第5a−c図に詳細に示す、第5a
図は本発明の実施における工程3の後で工程4の前の基体表面上の種結晶の概略
図である。接種されたこれらの種結晶は第2図に示される好ましい配向を得る。
後5a図では、種結晶の好ましい配向を結晶の断面を横切って描かれた水平ハツ
シュマークによって示す。
第5b図は工程4のCVDプロセスの前期段階の概略図であり、接種された結晶
が新たなダイヤモンド材料が種結晶の表面に付着するにつれて大きくなることが
認められる。新たなダイヤモンド材料も、第5a図のハツシュマークに第5b図
のハツシュマークが一致することによって示唆されるように、種結晶の配向と好
ましく一致して配向される。
第5c図に示されるように、結果として成長した結晶は合併し、CVDプロセス
の完了時に結晶フィルムが形成される。この組織化フィルムは個々の種結晶a、
b。
Cから成長した結晶A、B、Cの多様性を特徴とし、a、b、cの(111)面
の全ては同しように配向する。隣接A、B、Cが合併する時点では、それらの<
111 >軸を中心とした種結晶の回転配向が異なるために結晶欠陥が生ずる可
能性がある。
これらの欠陥は、実質的に垂直な線が成長した種結晶中に介在するように、第5
c図に概略的に示される。
次に第6図では、ダイヤモンド結晶を接種した平たい基体表面を透視図として示
す。これらの結晶は(111)面に垂直な軸を中心とした回転に関して異なる回
転をすることが示される。これらの結晶が不規則な形状を有することが理解され
るであろう、しかし、第6図と第7図には、(111)面の配向を示しやすくす
るために、規則的な四面体の結晶形状を描く。このよ・)な結晶からのCVDに
よるダイヤモンドフィルムの成長は隣接結晶からのフィルム成長が合流する点に
おいて結晶欠陥を生ずる。このために、(111)面がすべて同じように配向し
た隣接種結晶から成長した多結晶から成る組織化結晶フィルム(すなわち多結晶
フィルム)が生ずる。それにも拘らず、全く意外にも、これらの欠陥は結晶フィ
ルムを無能にするほどには多く存在しない。
本発明の代替実施態様は、第7図の透視図に示すような、格子状に予めパターン
化された表面に工程1〜4の方法を適用することである。格子状の基板表面を用
いると、種結晶は相互に回転に関して配向し、隣接種結晶間の配向不一致から生
ずる結晶欠陥は減少するかまたは除去される。このようにして、欠陥境界の少な
い多結晶フィルムが形成される。
本発明は垂直半導体デバイスの成長に有利に用いられる。これらのデバイスはデ
バイスを通る垂直電流を特徴とする。次に第8図では、本発明の結晶フィルム成
長方法によって製造された非格子状導電性基板(例えばニッケルまたは炭素製)
上に成長した組織化多結晶フィルムを有する垂直半導体デバイスの側断面図を示
す。第8図では、組織化フィルムの結晶の現在よく知られた粒界が認められる、
この場合に格子状パターンが用意された多結晶フィルムの表面に腐食されること

最後に、先行技術の方法によって形成されたランダム配向結晶フィルムではフィ
ルムの結晶の間で実質的なドーピング変化が生ずることを認識する必要がある。
