須成分として含み、成分(a)と成分(b)の合計が約
100重量部である溶剤で洗浄する工程と、該溶剤で被
覆したウエファを該溶剤を揮発させるために充分な温度
で加熱する工程を含むことを特徴とする方法。 18、ペルフルオルヘプタン約30重量部ないし約90
重量部およびトリフルオルエタノール約10重量部ない
し約70重量部からなり、該両成分の合計が約100重
量部であることを特徴とする溶剤組成物。 19、該洗浄工程を高温蒸気系中で行う請求項17記載
