(実施例)
SiC基板として、OFを有する板厚350μmの4インチ(0001)Si面4°オフのSiC単結晶基板を用い、ホットウォールプラネタリ型ウェハ自公転型のCVD装置のウェハ支持台(サテライト)上に載置した。このときSiC単結晶基板の周囲には、ウェハ支持部としてSiC製のリング状部材を配置した。
同一バッチ内に2枚のSiC単結晶基板を投入し、そのうち1枚のSiC単結晶基板は完全円形(ドーナツ状)のSiC製のリング状部材を用い、もう一枚のSiC単結晶基板は回り込み防止部を備えたSiC製のリング状部材を用いて、SiC単結晶基板上にSiCエピタキシャル層を30μm成長させた。
こうして得られたSiCエピタキシャルウェハについて、ウェハの裏面の平坦度をウエハ平面度測定器ウルトラソート(トロッペル(Tropel)社製)を用いて測定した。完全円形(ドーナツ状)のSiC製のリング状部材を用いて成長させたSiCエピタキシャルウェハでは、オリフラ近傍に特徴的なピークが現れ、SiCエピタキシャルウェハの平坦度GBIRは8.29μmであった。一方で、回り込み防止部を備えたSiC製のリング状部材を用いて成長させたSiCエピタキシャルウェハでは、オリフラ近傍にピークが現れなかった。SiCエピタキシャルウェハの平坦度GBIRは6.95μmであり、平坦度が改善していた。

A 30 μm SiC epitaxial layer was grown on a SiC single crystal substrate using a ring-shaped member made of SiC provided with a prevention portion.
With respect to the SiC epitaxial wafer thus obtained, the flatness of the back surface of the wafer was measured using a wafer flatness measuring instrument Ultrasort (manufactured by Tropel). In the SiC epitaxial wafer grown by using the ring-shaped member made of SiC having a perfect circular shape (doughnut shape), a characteristic peak appeared in the vicinity of the orientation flat, and the flatness GBIR of the SiC epitaxial wafer was 8.29 μm. On the other hand, in the SiC epitaxial wafer grown by using the ring-shaped member made of SiC provided with the wraparound prevention portion, the peak did not appear in the vicinity of the orientation flat. The flatness GBIR of the SiC epitaxial wafer was 6.95 μm, and the flatness was improved.
