本発明の実施例について、MEMS素子であるコンデンサマイクロフォンを例にとり、製造工程に従い説明する。本実施例は、固定電極を含むバックプレート側にストッパー構造を備える場合について説明する。まず、表面の結晶方位が(100)面のシリコン基板1上に、厚さ0.5μm程度の熱酸化膜2を形成する。さらに表面側の熱酸化膜2上に、CVD(Chemical Vapor Deposition)法により厚さ0.5μmの導電性ポリシリコン膜を積層形成する。次に通常のフォトリソグラフ法によりパターニングし、可動部となる可動電極3を形成する(図1)。図1では、可動電極3の応力緩和のため、スリットが形成されている。

その後、ストッパー構造形成予定領域の固定電極5および犠牲層4の一部を除去して凹部6を形成する(図3)。図4は凹部6の配置の一例で、8個の凹部6を固定電極5の内周に沿って配置している場合を示している。この凹部6は、後述するエアーギャップの内周に沿う位置に複数個形成され、凹部6は環状の形状となっている。なお凹部6によりストッパー構造が形成されるため、各凹部6は、独立した形状とし、少なくとも2個以上配置する構造とするのが好ましい。凹部6は環状とする代わりに柱状としてもよい。また凹部6は円形に限らず多角形とすることもでき、変形を抑制するストッパーとして機能を発揮でき、ストッパー構造として強度が保てる形状であれば適宜変更することが可能である。さらに、必ずしも固定電極5と重なるように形成する必要はなく、後述する窒化膜7と固定電極5からなるバックプレートに配置すればよい。

その後、全面に厚さ1.0〜4.0μm程度の窒化膜7を積層形成する。ここで、先に形成した凹部6内は窒化膜7で充填される(図5)。

窒化膜7と固定電極5の一部を除去し、貫通孔8を形成して犠牲層4表面を露出させる。この貫通孔8は、音を可動電極3に伝えるための音孔の機能を果たすことになり、所望の特性となるように、径の大きさ、数、配置を設定する。ここで、先に形成した環状の凹部6の内部にも貫通孔8を形成する(図6)。これは、後述する犠牲層4の除去工程で、凹部6に充填された窒化膜7の間に犠牲層4が残らないようにするためである。凹部6の内側に形成する貫通孔8の数は1個に限るものではない。環状の凹部6の内部に犠牲層4を残し、窒化膜7と一体として円柱形状のストッパー構造を形成する場合は、凹部6の内部に貫通孔8を形成する必要はない。

その後、通常のMEMS素子の製造工程に従い、可動電極3の一部を露出するように窒化膜7および犠牲層4の一部をエッチング除去し、露出した可動電極3に接続する配線部9aを形成し、固定電極5の一部を露出するように窒化膜7の一部をエッチング除去し、露出する固定電極5に接続する配線部9bを形成する。この配線部9a、9bは、アルミニウム等の導体膜から構成されている。その後、バックチャンバー10を形成するため、裏面側からシリコン基板1をRIEエッチング法によりエッチングする。また可動電極3と固定電極5の間を中空構造とするため、貫通孔8を通してエッチング液を供給して犠牲層4の一部をエッチング除去し、スペーサー11を形成する。この犠牲層のエッチング工程は、一例として、フッ酸、フッ化アンモニウムと酢酸の混合液を用いることで、窒化膜7を残し、犠牲層4のみを選択的に除去することできる。その結果、図7に示すように固定電極5と窒化膜7とからなりバックプレート側に、凹部6内に充填された窒化膜7が残り、エアーギャップ側に突出する環状のストッパー構造12が形成される。

このように環状あるいは柱状のいずれの形状であっても、ストッパー構造12は、比較的小さい形状となり、またその数も比較的少なく形成することができるため、固定電極に形成されている貫通孔8の形成位置を避けて形成することができる。つまり貫通孔8の大きさ、数、その配置等は所望のMEMS素子の特性が得られるように自由に設定した上で、ストッパー構造を備えることが可能となる。これは、ストッパー構造12を備えることで貫通孔8の形成に制限が加わった場合、エアーギャップ内の空気が可動電極3あるいは固定電極5に衝突して発生する不要なノイズ等の発生を招きかねないのに対し、このようなノイズ等の発生を低減した上で、破損の防止ができることになり好ましい。
