Description
本発明は、感放射線性組成物、表示素子用スペーサーまたは層間絶縁膜及びそれら形成方法に関する。 The present invention relates to a radiation-sensitive composition, a spacer for a display element or an interlayer insulating film, and a method for forming them.
表示素子に用いられるスペーサー、保護膜等を形成する材料として感放射線性樹脂組成物が幅広く使用されている。この感放射線性樹脂組成物としては、例えば不飽和カルボン酸、エポキシ基含有不飽和化合物等からなる共重合体を含有する組成物が開示されている(特開2001−354822号公報参照)。しかし、この感放射線性樹脂組成物は放射線感度が十分ではなく、また、かかる組成物から形成される表示素子用スペーサー等は実用面で要求される性能を十分に満足するものではない。
一方、特開2002−131896号公報にはスピンコート法が開示されている。このスピンコート法は小型基板の中央に感放射線性組成物を滴下後、基板をスピンさせる塗布方法であって良好な塗布均一性が得られる。しかし、このスピンコート法により大型基板に塗布する場合にはスピンにより、振り切られて廃棄される感放射線性組成物が多くなること、高速回転による基板の割れが発生し得ること、タクトタイムを確保する必要があること等の不都合がある。また、より大型の基板に適用する場合には、スピンに必要な加速度を得るために特注のモーターを要し、製造コスト面で不利である。
そこでスピンコート法に代わる塗布方法として、感放射線性組成物をノズルから吐出して基板上に塗布する吐出ノズル式塗布法が採用されるようになっている。吐出ノズル式塗布法は、塗布ノズルを一定方向に掃引して基板上に塗膜を形成する塗布方法であって、スピンコート法と比較して塗布に必要な感放射線性組成物の量が低減でき、かつ塗布時間の短縮も図れ、製造コスト面で有利である。しかし、従来の感放射線性組成物を用いて吐出ノズル式塗布法により塗布した場合、塗布ムラが生じる場合があり、表示素子用スペーサー等に要求される高度な平坦性を実現することへの支障となっている。また、例えば特開2009−98673号公報 には、この公報に記載の感放射線性組成物がスピンコート法以外の方法でも塗布可能である旨の記載はあるものの好適な粘度、固形分濃度、溶媒等は具体的に開示されておらず、実施例においても吐出ノズル式塗布法等による塗布はなされていない。
Radiation-sensitive resin compositions are widely used as materials for forming spacers, protective films and the like used in display elements. As this radiation-sensitive resin composition, for example, a composition containing a copolymer composed of an unsaturated carboxylic acid, an epoxy group-containing unsaturated compound, or the like is disclosed (see JP 2001-354822 A). However, this radiation-sensitive resin composition does not have sufficient radiation sensitivity, and display element spacers and the like formed from such a composition do not sufficiently satisfy the performance required for practical use.
On the other hand, JP-A-2002-131896 discloses a spin coating method. This spin coating method is a coating method in which a radiation-sensitive composition is dropped onto the center of a small substrate, and then the substrate is spun. Good coating uniformity can be obtained. However, when applying to a large substrate by this spin coating method, the radiation sensitive composition that is spun off and discarded by spin increases, the substrate can be cracked by high-speed rotation, and the tact time is ensured. There are inconveniences such as the need to do. In addition, when applied to a larger substrate, a custom motor is required to obtain the acceleration required for spinning, which is disadvantageous in terms of manufacturing cost.
Therefore, as a coating method instead of the spin coating method, a discharge nozzle type coating method in which a radiation-sensitive composition is discharged from a nozzle and applied onto a substrate has been adopted. The discharge nozzle type coating method is a coating method in which the coating nozzle is swept in a certain direction to form a coating film on the substrate, and the amount of radiation-sensitive composition required for coating is reduced compared to the spin coating method. [感放射線性樹脂組成物の調製]
実施例1
[A]重合体として上記合成例A1で得た共重合体(A−1)を含有する溶液を固形分換算で100質量部、[B]重合性不飽和化合物として(B−1)100質量部、[C]感放射線性重合開始剤として(C−3)5質量部及び[D]成分として (D−1)n−ブチルアルコールを混合し、固形分濃度が30質量%となるようにその他の溶剤(d−1)プロピレングリコールモノメチルエーテルアセテートを加えた後、孔径0.5μmのミリポアフィルタでろ過することにより、感放射線性樹脂組成物を調製した。
(D−1)n−ブチルアルコールと(d−1)プロピレングリコールモノメチルエーテルアセテートの感放射線性樹脂組成物の質量%は、(D−1):(d−1)=20質量%:80質量%であった。
実施例2〜6並びに比較例1から3
[A]〜[D]成分として表1に記載した種類及び量のものを使用したほかは上記実施例1と同様に実施して、感放射線性樹脂組成物をそれぞれ得た。
[感放射線性樹脂組成物の評価]
上記で調製した各感放射線性樹脂組成物の評価を以下のように実施した。評価結果は表2に示した。
[粘度]
E型粘度計(東機産業社、VISCONIC ELD.R)を用いて、25℃における当該組成物の粘度(mPa・s)を測定した。
[固形分濃度]
当該組成物0.3gをアルミ皿に精坪し、ジエチレングリコールジメチルエーテル約1gを加えたのち、175℃で60分間ホットプレート上にて乾固させて、乾燥前後の重量から当該組成物中の固形分濃度(質量%)を求めた。
[塗膜の外観]
550×650mmのクロム成膜ガラス上に、実施例1〜12及び比較例1〜3の組成物をスリットダイコーター(東京応化工業社、TR632105−CL)を用いて塗布し0.5Torrまで減圧乾燥した後、ホットプレート上で100℃にて2分間プレベークして塗膜を形成し、さらに2,000J/m2の露光量で露光することにより、クロム成膜ガラスの上面からの膜厚が4μmの膜を形成した。ナトリウムランプ下において、肉眼によりこの塗膜の外観の観察を行った。このとき、塗膜の全体における筋ムラ(塗布方向又はそれに交差する方向にできる一本または複数本の直線のムラ)、モヤムラ(雲状のムラ)、ピン跡ムラ(基板支持ピン上にできる点状のムラ)の出現状況を調べた。これらのムラのいずれもほとんど見えない場合を「○(良好)」、いずれかが少し見える場合を「△(やや不良)」、はっきりと見える場合を「×(不良)」と判断した。
[膜厚均一性]
上述のようにして作製したクロム成膜ガラス上の塗膜の膜厚を、針接触式測定機(KLA Tencor社、AS200)を用いて測定した。膜厚均一性は、9つの測定点における膜厚を測定し、下記式から計算した。9つの測定点は基板の短軸方向をX、長軸方向をYとすると、(X[mm]、Y[mm])が、(275、20)、(275、30)、(275、60)、(275、100)、(275、325)、(275、550)、(275、590)、(275、620)、(275、630)である。膜厚均一性が2%以下の場合は、膜厚均一性は良好と判断できる。
