Description
The present invention relates to a process for preparing d pita key Interstitial silicon wafer.
Conventionally, an epitaxial wafer in which an epitaxial film is vapor-phase grown on the surface of a silicon wafer obtained by cutting a silicon single crystal is known.
When the oxygen concentration in the epitaxial film is low, for example, dislocations may be generated in the epitaxial film during heat treatment such as a device process, and the dislocations may be extended. Thus, studies have been made to prevent such dislocation extension (see, for example, Patent Document 1).
Patent Document 1 finds that the oxygen concentration on the surface of the epitaxial film is related to the occurrence of dislocation, and the oxygen concentration on the surface of the epitaxial film is set to 1.0 × 10 17 to 12 × 10 17 atoms / cm 3 (ASTM F− 121, 1979), it is described that dislocation extension can be prevented. As a method for manufacturing an epitaxial wafer having such characteristics, it is described that an oxygen concentration setting heat treatment step is performed after the epitaxial film forming step, in which treatment is performed in a non-oxidizing atmosphere or an oxidizing atmosphere.
By performing the oxygen concentration setting heat treatment step in the non-oxidizing atmosphere, oxygen dissolved in the silicon wafer diffuses into the epitaxial film, and the oxygen concentration of the epitaxial film increases.
In addition, by performing an oxygen concentration setting heat treatment step in an oxidizing atmosphere, an oxide film is formed on the surface of the epitaxial film, and oxygen in the oxide film diffuses inward into the epitaxial film, and oxygen in the silicon wafer enters the epitaxial film. It diffuses and the oxygen concentration of the epitaxial film rises.
However, in the manufacturing method as described in Patent Document 1, the oxygen concentration setting heat treatment process is performed in an apparatus different from the manufacturing apparatus used in the epitaxial film forming process, for example, a vertical furnace or a single wafer furnace. More equipment. Moreover, it is necessary to convey an epitaxial silicon wafer between facilities between the formation process of an epitaxial film, and the oxygen concentration setting heat treatment process, resulting in a reduction in manufacturing efficiency. For this reason, there exists a problem that the manufacturing cost of an epitaxial silicon wafer will increase.
An object of the present invention, without increasing the manufacturing cost, and to provide a method for producing a suppressible et Pita key Shall silicon wafers extension of dislocations.
The inventor has conducted extensive research and can control the diffusion amount from the silicon wafer to the epitaxial film by controlling the temperature lowering rate in the temperature lowering process in which the temperature of the epitaxial silicon wafer is lowered from the temperature during the growth of the epitaxial film. That is, attention was paid to the possibility of controlling the oxygen concentration of the epitaxial film. Therefore, the present inventor conducted the following experiment.
<実験1>
酸素濃度の測定は、SIMS(二次イオン質量分析計)で行った。
<Experiment 1>
A plurality of single crystal ingots having different oxygen concentrations were produced by the CZ method (Czochralski method), and a silicon wafer was cut out from each single crystal ingot. Table 1 shows the oxygen concentration of the silicon wafer (hereinafter sometimes referred to as “substrate oxygen concentration”).
The (100) surface of the silicon wafer was used as a mirror-polished surface, and an epitaxial film having a thickness of 3 μm was grown on this mirror-polished surface (hereinafter sometimes referred to as “epitaxial film thickness”). The growth of the epitaxial film was performed at a temperature of about 1150 ° C. in a gas atmosphere such as trichlorosilane. Then, the epitaxial silicon wafer is cooled to room temperature by performing the temperature lowering process after the growth of the epitaxial film at a temperature lowering rate as shown in Table 1 (hereinafter sometimes referred to as “temperature lowering rate of the epitaxial process”). The oxygen concentration of was measured. The oxygen concentration was measured by SIMS (secondary ion mass spectrometer). Table 1 shows the average oxygen concentration (hereinafter sometimes referred to as “surface oxygen concentration”) in the range where the depth dimension from the surface of the epitaxial film (the surface opposite to the silicon wafer) is 0.5 μm to 1.0 μm. .
Furthermore, the stress load test was done with respect to the epitaxial silicon wafer produced by the said process.
First, a measurement sample having a length of 3 cm and a width of 1.5 cm was cut out from the epitaxial silicon wafer. Next, a load of 2 g was applied to the surface of the measurement sample (the surface of the epitaxial film) with a micro Vickers hardness meter and held for 10 seconds to introduce indentations. Then, a three-point bending test was performed on the measurement sample at a fulcrum distance of 2 cm and a test temperature of 800 ° C. At this time, a 2N load was applied, and a tensile stress was applied to the surface side of the measurement sample.
Thereafter, 2 μm light etching was performed on the measurement sample cooled to room temperature, and the presence or absence of dislocation pits observed on the surface of the epitaxial film generated from the indentation introduced into the epitaxial film was measured using an optical microscope. The measurement results are shown in Table 1.
As shown in Table 1, it has been found that if the substrate oxygen concentration is constant, the surface oxygen concentration of the epitaxial silicon wafer increases as the temperature drop rate of the epitaxial process decreases, that is, as the substrate is slowly cooled.
Further, as shown in Table 1, when the surface oxygen concentration of the epitaxial silicon wafer is 2.5 × 10 16 atoms / cm 3 (ASTM F-121, 1979) or more, there is no dislocation extension (dislocation pits are present). I knew it was n’t there.
Furthermore, a heat treatment simulating a semiconductor device manufacturing process was performed on an epitaxial silicon wafer prepared under conditions where there was no dislocation extension. Specifically, four-step heat treatment was sequentially performed at 1000 ° C. for 1 hour, 900 ° C. for 1 hour, 800 ° C. for 2 hours, and 650 ° C. for 3 hours. The atmosphere of each heat treatment was a mixed atmosphere of nitrogen and oxygen (
It was found that there was no dislocation extension in the epitaxial silicon wafer that was heat-treated under the above conditions.
In this experiment 1, in order to eliminate dislocation extension, the oxygen concentration at a position where the depth dimension from the surface of the epitaxial film is 0.5 μm to 1.0 μm is 2.5 × 10 16 atoms / cm 3 or more. I knew it was good. On the other hand, in Patent Document 1, in order to eliminate dislocation extension, the oxygen concentration at a position where the depth dimension from the surface of the epitaxial film is 80 nm to 200 nm (0.08 μm to 0.2 μm) is 1.0 × 10 17. It is described that it is set to atoms /
From the above, it has been found that dislocation extension can be eliminated even if the oxygen concentration of the epitaxial film is lowered as compared with the configuration of Patent Document 1.
The present invention has been completed based on the above findings.
The method for producing an epitaxial silicon wafer of the present invention is an epitaxial silicon wafer production method in which an epitaxial film is provided on the surface of the silicon wafer, and an epitaxial film growth step for growing the epitaxial film on the surface of the silicon wafer; A temperature lowering step for lowering the temperature of the epitaxial silicon wafer from the temperature at which the epitaxial film is grown, and the temperature lowering step is based on the film thickness of the epitaxial film and the oxygen concentration of the silicon wafer. The temperature drop rate of the epitaxial silicon wafer is controlled so that the oxygen concentration in the film excluding the surface of the epitaxial film is 2.5 × 10 16 atoms / cm 3 (ASTM F-121, 1979) or more. It shall be the features a.
Moreover, in the method for producing an epitaxial silicon wafer of the present invention, the position excluding the surface of the epitaxial film preferably has a depth dimension from the surface of the epitaxial film in the range of 0.5 μm to 1.0 μm.
According to the epitaxial silicon wafer manufacturing method of the present invention, by controlling the temperature lowering rate in the temperature lowering process, an oxygen concentration in the surface layer of the epitaxial film is sufficiently increased and an epitaxial silicon wafer capable of suppressing dislocation extension is manufactured. be able to. Further, since it is not necessary to provide a process other than the epitaxial film forming process, the manufacturing efficiency is not lowered and the manufacturing equipment is not increased. Therefore, it is not a name that causes an increase in manufacturing cost.
Na us, the "temperature of the epitaxial silicon wafer" in the present invention, the actual temperature of the epitaxial silicon wafer, the temperature in the (reaction vessel eg epitaxial apparatus) members silicon wafer is accommodated in growing the epitaxial film And both meanings.

As shown in Tables 1 to 3, regardless of the epitaxial film thickness, it is understood that if the substrate oxygen concentration is constant, the lower the rate of cooling of the epitaxial process, that is, the slower the cooling, the more dislocations are dislocated. It was.
Although not shown in Tables 2 and 3, the surface layer oxygen concentration of the epitaxial silicon wafer having no dislocation extension was 2.5 × 10 16 atoms / cm 3 or more. On the other hand, the surface layer oxygen concentration of the epitaxial silicon wafer having dislocation extension was less than 2.5 × 10 16 atoms / cm 3 .
Further, as in Experiment 1, a heat treatment and a stress load test simulating the semiconductor device manufacturing process were performed on the epitaxial silicon wafer prepared under the conditions where there was no dislocation extension in
Therefore, based on this result, it was examined whether an appropriate temperature drop rate can be calculated for each epitaxial film thickness. The relationship between the substrate oxygen concentration and the temperature drop rate when the epitaxial film thickness is 3 μm, 2 μm, and 4 μm is shown in FIGS. 1, 2, and 3, respectively.
Z=3.55×X−6.47×Y5.15 … (1)
As shown in FIGS. 1 to 3, the approximate curve under the condition where there is no dislocation extension is a curve as indicated by a broken line. All approximate curves shown in FIGS. 1 to 3 show that the epitaxial film thickness is X (μm), the substrate oxygen concentration is Y (× 10 17 atoms / cm 3 (ASTM F-121, 1979)), and the temperature drop rate is Z ( (° C./min), and can be expressed by the following formula (1).
Z = 3.55 × X− 6.47 × Y 5.15 (1)
From this, it was found that an epitaxial silicon wafer having no dislocation extension can be produced by setting the temperature lowering rate to be equal to or lower than the value of Z obtained by the above formula (1).

In the epitaxial film The temperature decreasing rate is controlled so that the oxygen concentration at a position excluding the surface of the epitaxial film is 2.5 × 10 16 atoms / cm 3 (ASTM F-121, 1979) or more.
Z ≦ 3.55 × X− 6.47 × Y 5.15 (2)
According to the method for producing an epitaxial silicon wafer of the present invention, the above formula (2) is substituted with the film thickness of the epitaxial film and the oxygen concentration of the silicon wafer, and is a simple method of simply calculating the temperature-decreasing rate, It is possible to manufacture an epitaxial silicon wafer that can suppress dislocation extension without increasing the manufacturing cost.
