保護パターン120bは、芯材パターン120aと同様の有機材料により構成してもよいし、別の材料により構成されてもよい。なかでも、保護パターン120bを芯材パターン120aと同様の有機材料とし、同一の工程で形成すると工程増を招かないので好ましい。この場合、レジストパターン140aの形成にともなう化学線照射により保護パターン120bにパターン変動が生じる虞があるので、保護パターン120bを第2の凹凸パターンを形成すべき領域よりも大きい島状の領域として設定しておき、レジストの収縮による影響を相対的に小さくすることが好ましい。

エッチバック工程で第2マスク150aが消失しないようにするためには、第2マスク150aを厚くするとよい。しかし、第2マスク150aを厚くしようとすると、成膜時間が長くなり生産性が低下する虞がある。また、成膜時間を長くすると、レジストパターン140aの開口の側壁にも第2マスク150が形成される場合があり、後のリフトオフ工程に支障を来たす虞もある。そのため、生産性を考慮すると、第2マスク150aの厚みが制限される場合がある。そこで、保護パターン120bを設けることにより、エッチバック工程で第2マスク150aが消失し第2マスク140a下の第1マスク130の一部又は全部がエッチングされたとしても、保護パターン120bがマスクとして機能するため、第2の凹凸パターンをエッチング形成する際に加工不良が生じることを防ぐことができる。

前記第1マスク上にポジ型レジストを塗布してレジスト層を形成し、前記第2領域の所定領域の前記レジスト層に化学線を照射して前記第2領域の所定領域が開口するレジストパターンを形成する工程と、
前記レジストパターン上及び前記レジストパターンから露出した前記第2領域に第2マスクを形成する工程と、
前記レジストパターン及び前記レジストパターン上の前記第2マスクを除去する工程と、
前記第2マスクを介して前記第1領域と前記第2領域の前記第1マスクをエッチングし、前記芯材パターンの側壁上と、前記第2マスク下に前記第1マスクが残存するように前記第1マスクの一部を除去する工程と、
前記芯材パターンを除去し、前記第1領域に側壁パターンを形成する工程と、
