以上の全ての例において、減圧乾燥が終了することによって基板2上の塗布膜7が流動性を有しなくなった後は、ホットプレート上に複数のピンを介して基板2が載置された状態で塗布膜7が熱乾燥され、または、ヒータにより加熱された処理室内に基板2が収納されて塗布膜7が熱乾燥される。この場合、その塗布膜7は120℃〜280℃(好ましくは150℃〜250℃)の温度雰囲気中で熱乾燥される。このようにすれば、基板2上で塗布膜7が流動しない状態となった後に、熱乾燥が行われるため、塗布膜7が外周側に広がったり、コーヒーリング現象を起こしたりすることなく、塗布膜7の溶剤分がさらに蒸発して、図12に示すように、完全に乾燥された薄肉で良質の塗布膜7xが得られる。すなわち、図12に示す流動性を有しない塗布膜7xは、図5に示す塗布膜7と比較して、厚みが数分の1または数十分の1になると共に、塗布膜7xの外周端部7bxの位置が殆ど変化しておらず、且つ全域に亘って厚みが均一になっている。この場合、熱乾燥を行っている際には、既述の減圧乾燥によって基板2上で流動性を有しなくなった塗布膜7が再び流動性を有する状態にならないように熱管理が行われる。また、熱乾燥を行っている際には、塗布膜が本来所有すべき特性が損なわれないように熱管理が行われる。そして、減圧乾燥の後に熱乾燥を行うことにより、減圧乾燥の後に自然乾燥を行う場合と比較して、時間の大幅な短縮が図られると共に、生産性の向上も図られる。
