活性側ウェーハ及び絶縁膜が形成された支持側ウェーハをそれぞれ25枚ずつ用意し、これらを有機物(NMP)の存在する環境下でBtタイプの洗浄機を用いて洗浄し、さらに同じ環境下でスピンドライヤーを用いて乾燥した。その後、活性側ウェーハ25枚から任意に選択した5枚のウェーハを有機物の吸着量の分析に用い、別の5枚については最終的なSOI加工を行い、実施例1と同様の評価を行った。その結果を図13及び図14に示す。

活性側ウェーハ25枚と絶縁膜が形成された支持側ウェーハ25枚とを有機物(NMP)の存在しない環境下で洗浄した後、図15の模式図に示すように、有機物(NMP)の溶液81が入った密閉容器82の中に所定の時間放置した。各ウェーハはカセット83内の順に並んだスロット1〜25にそれぞれ収容し、縦置きの状態で密閉容器82内に放置した。密閉容器82内でのウェーハの放置時間は、1分、5分、10分の3通りとした。その後、活性側ウェーハ25枚のうちの5枚を有機物の吸着量の分析に用い、別の5枚に対して最終的なSOI加工を行い、実施例1と同様の評価を行った。有機物の吸着量の分析に用いた5枚のウェーハは、カセット83のスロット1、7、13、19及び25に収容されていたものを用い、できるだけ分散して選択した。その結果を図16及び図17に示す。
