前記カバー部の垂直部と前記保護部材との間に、それらの隙間が1.0mm以上2.5mm以下となるように形成され、前記基板支持部の上方で生成される励起された処理ガスの前記基板支持部の下方への流れを抑制し、前記基板支持部の下方へ流れる処理ガスを失活させるガス流抑制流路と、
