現像処理部3は、上述したように処理室7、保持部8および駆動部9を備えるものである。このうち、保持部8は、被処理基板6を固定状態に支持するテーブル21と、このテーブル21に連結されたスピンドル軸22とを用いて構成されている。テーブル21は、たとえば、被処理基板6が円板であるとすると、これと相似の平面視円形に形成されている。図例ではテーブル21の外径が被処理基板6の外径よりも大きくなっているが、両者の大小関係はこれに限らず、互いに同じ外径であってもよいし、図例とは逆の大小関係であってもよい。また、テーブル21の平面視形状は円形に限らず、矩形を含む多角形であってもよい。

次に、上記構成からなるレジスト現像装置1の動作について説明する。レジスト現像装置1の動作は、上述した主制御部からの制御指令に基づいて行われるものである。

まず、現像液供給部2については、貯留部4に貯留された現像液11の温度を液温制御手段(不図示)によって制御することにより、貯留部4内の現像液11を設定温度(たとえば、−10℃)に維持する。一方、現像処理部3については、保持部8のテーブル21上に被処理基板6を載せた後、真空吸着等により被処理基板6を固定状態に支持する。次に、駆動部9を駆動してスピンドル軸22を回転させる。これにより、被処理基板6を支持しているテーブル21がスピンドル軸22と一体に回転した状態となる。

これにより、処理室7内で被処理基板6の現像処理がなされる。ちなみに、被処理基板6に対するレジスト膜の成膜および露光に際して、ネガ型のレジストを用いてレジスト膜を形成した場合は、その後の露光処理で露光されなかった部分が可溶部となる。これに対して、ポジ型のレジストを用いてレジスト膜を形成した場合は、その後の露光処理で露光された部分が可溶部となる。したがって、現像処理を行うと、次のようなレジストパターンが得られる。すなわち、ネガ型のレジストを用いた場合は、露光パターンを反転したかたちのレジストパターンが得られる。また、ポジ型のレジストを用いた場合は、露光パターンに整合するかたちのレジストパターンが得られる。
