この混合酸化物の組成比は、XがTiの場合、TiO2:Y2O3=1:1が最も好ましいが、TiO2:Y2O3=2:1〜5:95の範囲、さらに好ましくは1:1〜5:95の範囲を選択することもできる。組成比TiO2:Y2O3がこの範囲から外れると、ベッド層22の厚さや中間層23の構成材料等によっては、中間層23の配向性を高める効果が不足する場合がある。
また、先の混合酸化物の組成比は、XがHfの場合、HfO2:Y2O3=1:1が最も好ましいが、HfO2:Y2O3=2:1〜1:4の範囲、さらに好ましくは1:1〜1:2の範囲を選択することもできる。組成比HfO2:Y2O3がこの範囲から外れると、ベッド層22の厚さや中間層23の構成材料等によっては、中間層23の配向性を高める効果が不足する場合がある。
このベッド層22の厚さは、6nm〜100nmの範囲、より好ましくは、10〜30nmの範囲であることが好ましい。このベッド層22が薄い場合、上に形成されるIBAD−MgOの中間層23の配向性が不十分となる可能性があり、ベッド層22が薄い場合、ベッド層22のみを基材21上に設けた構造の場合に、後述する酸化物超電導層形成後の熱処理などにおいて基材21側からの元素拡散を抑制する効果が不足するおそれがある。また、ベッド層22が厚すぎる場合は、ベッド層22と中間層23を含めた全体の層厚が厚くなるので、全体の成膜に時間を要することとなり、製造コスト、製造効率の面で不利となる。
なお、拡散防止層19とベッド層22の結晶配向性は本願発明では特に問わないので、特別な成膜法で製造する必要はなく、通常のスパッタ法などの成膜法により形成すれば良い。

中間層23を構成する材料としては、これらの物理的特性が金属基材21と酸化物超電導導体膜との中間的な値を示すものが用いられる。このような中間層23の材料としては、例えば、MgO、イットリア安定化ジルコニウム(YSZ)、Gd2Zr2O7、CeO2等を挙げることができ、その他、パイロクロア構造、希土類−C構造、ペロブスカイト型構造又は蛍石型構造を有する適宜の化合物を用いることができる。これらの中でも、中間層23の材料としては、MgO、YSZ、あるいは、Gd2Zr2O7を用いることが好ましい。特に、MgOやGd2Zr2O7は、IBAD法における配向度を表す指標であるΔΦ(FWHM:半値全幅)の値を小さくできるため、中間層の材料として特に適している。また、特に、MgOを中間層の材料として用いる場合には、(100)軸が基板表面の法線方向に配向した4回対称性のMgOあるいは3回対称性のMgOであるのが好ましい。これらにより、酸化物超電導導体層の面内配向性をより高いものとすることができる。

中間層23の膜厚は、3〜1000nmの範囲、例えば数nm程度とすることができるが、これらの範囲や値に制限されるものではない。特に、ベッド層22としてXO2−Y2O3混合酸化物を用いることにより、中間層23の膜厚を薄くしても結晶配向性の良好なものを得ることが可能となり、中間層23がIBAD−MgOの場合に膜厚として5nm以上で確実に結晶配向性の良好な膜を生成できる。

(HfO2:Y2O3)を2:1、1:1、1:2、1:4)と変化させて4種類の試料をそれぞれ作製した。
得られた各試料に対し、前記実施例1−1と同様にしてエピタキシャル成長MgO層の面内配向度Δφを測定した。その結果を以下の表3に記載する。
