Abstract
Description
The present invention relates to a polarized electron gun, a method for generating a polarized electron beam, an evaluation method for an electron gun, and a reverse photoelectron spectroscopy method, and more particularly, a polarized electron gun using a photocathode, a polarized electron beam method, The present invention relates to an electron gun evaluation method and a reverse photoelectron spectroscopy method.
The photocathode electron gun accelerates electrons generated when the photocathode is irradiated with laser light (Patent Document 1). In this document, two laser beams are incident on the photocathode. Furthermore, the work function of the metal photocathode is effectively lowered by condensing one laser beam into a radial polarization and condensing it with a lens.
In recent years, polarized electron guns have attracted attention. In the polarized electron gun, a GaAs semiconductor is used as a photocathode. In the valence band inside the semiconductor crystal, one of the two electron spin states is preferentially excited into the conduction band by electronic excitation by circularly polarized light with energy corresponding to the band gap. In a GaAs semiconductor, spin-polarized electrons having a polarization degree of 50% are excited from a valence band to a conduction band by circularly polarized light having energy corresponding to a band gap.
In order to obtain a degree of polarization exceeding 50%, electrons in two spin states (heavy hole level and light hole level) in the valence band in the semiconductor are energetically separated, and one spin state Are selectively excited by circularly polarized light into the conduction band.
There is a potential difference in electron affinity between the conduction band of the semiconductor from which spin-polarized electrons are extracted and the vacuum level. In order to extract spin-polarized electrons in the conduction band into the vacuum, it is necessary to overcome this potential or to push the vacuum level to the vicinity of the conduction band.
In order to obtain conduction band electrons that can overcome the above-mentioned potential, excitation energy exceeding the work function (the sum of the electron affinity and the semiconductor band gap) is required during electron excitation from the valence band. When energy exceeding the work function is used for electron excitation, both spin state electrons inside the valence band are excited together, and the degree of spin polarization is lost.
そして、半導体表面原子とセシウム原子から形成される電気双極子状態を利用して、電子親和力を負の状態(負の電子親和力表面:NEA面)にする手法が用いられている(非特許文献1、特許文献2) Conventionally, cesium is vapor-deposited on the semiconductor surface in order to push the vacuum level down to the semiconductor conduction band. And the technique which makes an electron affinity a negative state (negative electron affinity surface: NEA surface) using the electric dipole state formed from a semiconductor surface atom and a cesium atom is used (nonpatent literature 1). Patent Document 2)
In order to form the NEA plane, a clean surface free from impurities such as oxides and carbides is required on the semiconductor crystal surface. Also, the formed NEA surface is very brittle, and in order to form and maintain the NEA state, an ultrahigh vacuum in an environment in which residual gas is suppressed is indispensable. Therefore, the method using the NEA surface has a problem that the practicality is lowered.
A spin-polarized electron beam is a spin-polarized conduction band electron obtained by selective excitation by circularly polarized light equivalent to the band gap energy of a GaAs type semiconductor. The vacuum level is lower than the conduction band level. It is produced by being drawn into a vacuum through an “affinity (NEA) surface”. However, the NEA surface, which plays this important role, is very susceptible to a vacuum environment, and has a problem that it is easily deteriorated and lost by a field emission dark current generated between electrodes in a high electric field environment.
Thus, the conventional electron gun has a problem that it is difficult to generate a polarized electron beam.

Embodiment 1 of the Invention
An electron gun according to an embodiment of the present invention will be described with reference to FIG. FIG. 1 is a diagram schematically illustrating a configuration of an
The
The
The
For example, when the laser light source that produces Z-polarized light is SHG (second harmonic generation), the photon energy is larger than the fundamental wave, so that the polarization of the electron beam that penetrates deeply into the valence band and is excited into the conduction band may deteriorate. There is sex. Therefore, it is better to generate Z-polarized light on the cathode surface by generating mid-infrared (
The difference frequency generation (DFG) means that two high energy (high frequency) photons are one low energy photon, such as ω1−ω2 = ω3 (or 1 / λ1-1 / λ2 = / λ3: wavelength). It is to be combined. For example, if λ1 = 532 nm and λ2 = 810 nm, then λ3 = 1550 nm, which is used for generation on the long wavelength side. Non-linear crystals, for example, KTP crystals are often used as one of typical non-linear optical crystals, and wavelength conversion from 0.5 μm to 4.5 μm from the visible region to the infrared region is possible (PPKTP is 0.4 μm to 4.5 μm). However, since the above nonlinear optical crystal does not reach the mid-infrared, it is preferable to use an AgGaS 2 crystal or the like as the mid-infrared / nonlinear optical crystal. Alternatively, a nonlinear optical crystal manufactured by Coherent may be used.
The wavelength-converted
The
The
For example, a theta cell manufactured by AROptix can be used. Thereby, it can respond to a laser beam having a wavelength of 350 to 1700 nm.
このシータセルでは、TN(Twisted Nematic)液晶が用いられている。
In this theta cell, TN (Twisted Nematic) liquid crystal is used. The configuration of the
The
The
Next, the
Laser light 83 from the
The
The
The
The
The microwave generated by the
The
Here, by using the
Further, since the semiconductor material as the photocathode material has a higher quantum efficiency than the metal material, the
In order to obtain a high degree of spin polarization exceeding 50%, a semiconductor having a superlattice structure, a strained structure, or a strained superlattice structure in which two electron spin states are separated in the valence band is used as a photocathode material. For example, a strained GaAs, an AlGaAs-GaAs superlattice semiconductor, an InGaAs-AlGaAs strained superlattice semiconductor, a GaAs-GaAsP strained superlattice semiconductor, or a GaAs-InAlGaAs strained superlattice semiconductor can be used. Thus, a polarized electron beam can be generated efficiently by using a semiconductor material containing GaAs. Of course, a semiconductor material other than a material containing GaAs may be used. For example, a III-V group semiconductor can be used. Of course, the NEA surface is not formed on the
In the present embodiment, the Z-polarized light is generated using the
A potential structure in the vicinity of the surface of the
When p-type or n-type doping is performed, band bending G occurs on the surface due to excess carriers. In this band bending G, the Fermi level C is formed in the band gap D in the vicinity of several tens of meV from the valence band upper end (p-type) or the conduction band lower end (n-type). For this reason, the band bending amount is about half of the band gap D. That is, in the doped semiconductor, the work function and the electron affinity are equivalent to the band bending amount, smaller in the p-type and larger in the n-type than the intrinsic semiconductor. For example, in the case of a GaAs semiconductor, the band gap is 1.43 eV and the electron affinity is 4.07 eV. When p-type doping is performed, the electron affinity is about 3.4 eV.
Thus, the potential structure of the semiconductor surface used for the photocathode material differs between intrinsic, p-type, and n-type semiconductors. Furthermore, the semiconductor material and structure used for the
Next, excitation of the spin-polarized electrons to the conduction band by a GaAs semiconductor will be described with reference to FIG. FIG. 5 is a conceptual diagram of electron generation from a p-type semiconductor photocathode using polarized light. In FIG. 5, A is a conduction band, B is a valence band, D is a band gap, H is degenerate, and I is degenerate separation.
In GaAs semiconductors, different electron spin states in the valence band B are degenerated. When a GaAs semiconductor is irradiated with a circularly
Thus, for high spin polarization, it is necessary to separate spin degenerate states with different valence bands of semiconductors. For this reason, a superlattice using quantum confinement effect or perturbation effect (other quantum wires, quantum dots, etc.) or a semiconductor having a strained structure is used. That is, the semiconductor material of the
This semiconductor is irradiated with circularly polarized laser light to create a state in which one spin electron is excited from the valence band to the conduction band. Due to the strong electric field generated by irradiating the semiconductor with Z-polarized light, spin electrons in the conduction band tunnel through the surface and are taken out in a vacuum.
A method of extracting spin electrons from the photocathode semiconductor using Z-polarized light will be described in detail with reference to FIG. FIG. 6 is a conceptual diagram of electron generation from a p-type semiconductor photocathode using Z-polarized light. In FIG. 6, J is an electric field, K is an electric field generated by a Z-polarized laser, and L is a vacuum level when Z-polarized irradiation is performed. In the present case, a semiconductor cathode having a p-type highly doped surface or a semiconductor cathode in which electrons are hard-pumped from the valence band to the conduction band is assumed. The image potential S that oscillates is present even in the semiconductor cathode.
Due to the Z-polarized light, a strong electric field is applied in the vacuum direction from the semiconductor surface, and the vacuum level is pushed down (see L). At this time, the conduction band electrons P excited from the valence band by the laser light M for electron excitation tunnel through the wall of the surface potential (see Q) and can escape in a vacuum. In addition, since the electron affinity of the p-type semiconductor is smaller than that of the intrinsic semiconductor due to the band bending R on the surface, a more efficient tunnel effect Q can be obtained at the time of Z-polarized irradiation.

Next, the
First, the configuration of the
The divided
Therefore, the optical axes of the pair of wave plates provided in the divided regions facing each other with respect to the center point are orthogonal. For example, the optical axis of the divided
The half-wave plate emits incident light with a half-wave phase difference. Therefore, if the angle formed by the direction of the linearly polarized light with respect to the optical axis of the half-wave plate is θ, the light passing through the half-wave plate is the linearly polarized light rotated by 2θ from the original linearly polarized light. Become. For example, when the optical axis of the half-wave plate and the polarization axis of linearly polarized light are shifted by 45 °, the half-wave plate emits linearly polarized light whose polarization axis is shifted by 90 °.
FIG. 7B shows a case where linearly polarized light having a polarization axis along the Y direction is incident. That is, when a
Specifically, the polarization axes of linearly polarized light emitted from a pair of divided regions facing the center point are parallel. And a vibration direction is opposite in a pair of division area which opposes. Further, the polarization axis of the light emitted from the adjacent divided regions is shifted by 90 °. For example, the polarization axis of the light emitted from the divided
By making linearly polarized light incident on the
By increasing the number of divisions of the
Specifically, for example, when the number of divisions is 16, the optical axis of the wave plate is shifted by 11.25 ° from the adjacent division region. As a result, the optical axes are orthogonal to each other in the divided areas facing each other. When a polarization axis having a certain angle is incident on the
Further, by rotating the λ / 2
In the above description, the
Next, a method for generating Z-polarized light will be described with reference to FIGS. The arrows in FIGS. 8 and 9 schematically show the vibration direction of the electric vector at that position. As described above, since the laser light before passing through the
As shown in FIGS. 8 and 9, pseudo-radial polarized light is generated by the
When the
Next, a state where the light transmitted through the
The light transmitted through the upper divided
After passing through the
On the other hand, since the vibration direction of the electric vector is diagonally right upward in the upper divided
Thus, the Z-polarized
Next, the configuration of the
The
The light beam L1 enters the
The light that has passed through the
Next, the annular
As shown in FIG. 11A, the
The light beam L <b> 2 from the λ / 2
Then, the light beam L 2 reflected by the first
The virtual vertex of the conical surface is disposed on the optical axis. Accordingly, the spot center of the circular light beam L2 coincides with the apex of the conical surface. The first
In the
The first
The annular beam that has passed through the first
In the second opposing

Accordingly, the light beam reflected by the
Thus, by using the four axicon mirrors whose reflecting surfaces are conical surfaces, a circular beam can be converted into an annular beam. In addition, an annular beam can be obtained without condensing the laser beam. For example, in the case of a femtosecond pulse laser, air may be turned into plasma at the condensing point of the laser beam. Thus, by using four axicon mirrors, an annular beam can be obtained without condensing. Therefore, it is possible to prevent the air from being turned into plasma, and the laser light can be used efficiently. Further, by using four mirrors, an annular beam having a smaller diameter than that of the first
In addition, when a transmission type optical system such as a lens is used, the pulse width increases due to dispersion, so it is preferable to use four axicon mirrors. Quartz has a secondary dispersion of about 40 fs 2 / mm (wavelength around 800 nm). Therefore, when an axicon lens is used, a negative chirp is applied in advance with an AO modulator such as DAZZLER to compensate for the dispersion transmitted through the quartz, and after passing through the optical system, a Fourier-limited pulse is generated. You have to do it. However, since such a thing is troublesome, an annular beam can be easily generated by making a reflection type using an axicon mirror. The axicon mirror pair this time passes through a window with a thickness of several millimeters, so dispersion compensation is necessary to make it slightly negative dispersion by changing the grating interval of the AO modulator and compressor, etc. There is no problem in this case.
Furthermore, the distance between the second
In addition, the first
Is made of a thin transparent plate, the influence on the pulsed light due to wavelength dispersion can be reduced. For example, changes in pulse width due to chromatic dispersion can be reduced as compared with the case where an axicon lens is used. In the above description, four mirrors are used, but other numbers of mirrors may be used. That is, the number of mirrors is set to an even number so that the reflection on the metal reflecting surface is an even number. This can prevent the laser light mode from changing.
An annular beam may be generated with a configuration as shown in FIG. In the configuration shown in FIG. 11B, the second
In the above description, the circularly polarized beam is converted to the circularly polarized beam. However, the circularly polarized beam may be converted to the radially polarized beam. Note that the periscope is assembled with the same metal mirror until it reaches the
In actual reflection of the metal mirror, the phase difference between the S-polarized light and the P-polarized light is not 180 degrees. For this reason, the radial polarization is the Hermitian Gaussian mode TEM01 and TEM10, which are superimposed after the polarization direction and the vibration plane of the electric field are horizontal and vertical, that is, when the reflection plane is determined, respectively, after S polarization and P polarization respectively. . If the phase shift difference between the S-polarized light and the P-polarized light is not 180 degrees due to the reflection of the metal mirror, the superposition will not become radial polarized light. Since TEM01 and TEM10 are respectively propagation modes, they propagate, so that the phase shift between S-polarized light and P-polarized light is reflected again by the same metal mirror. By doing so, the S-polarized light and the P-polarized light are interchanged, and the phase difference relationship is restored. Therefore, the superposition becomes radial polarization. The periscope is the same as a periscope and can also be used as an elevator because it is used to change the height of the optical axis. A mirror tilted 45 degrees is a pair of upper and lower sides. When this is used as an optical system for switching S and P polarized light, it is necessary that the incident direction and the outgoing direction differ by 90 degrees when viewed from above. It is clear from the fact that the mirror pair is made of the same metal and the phase shift amount is returned.
Furthermore, by using the
The measuring
例えば、例えば、NOPA(非平行光パラメトリック増幅器、又は非同軸光パラメトリック増幅器:Noncollinear Optical Parametrix Amplifier)やOPA(パラメトリック増幅器:Optical Parametrix Amplifier)を用いて、波長を走査していく。
Then, the wavelength of the laser beam is changed by the
Moreover, it converts into radial polarized light by the liquid crystal element. The
Super continuum (super broadband white laser light) is made with photonic crystal crystals. A broad wavelength band can be amplified by the NOPA method using a nonlinear crystal such as BBO as a seed light. Then, by making the system capable of selecting the center wavelength range, selecting the spectral width, etc. by adjusting the angle of the seed light and pump light, the oscillation speed of the laser-induced electric field applied to the vicinity of the cathode can be made variable.
If the response speed of electrons is sufficiently slow with respect to the vibration of the laser, they are averaged, so there is no effect of the laser-induced electric field on the cathode and there is no difference in effective work function. By scanning the laser wavelength according to this principle, it is possible to measure the response speed of electrons by measuring the presence or absence of a significant difference in the amount of electron beam current when condensing azimuth polarized light and radial polarized light. Thus, the laser wavelength is scanned for the purpose of knowing the response of the electrons to the vibration of the laser electric field (electric field polarized in the Z direction).
At each wavelength, current measurement is performed for radial polarization and azimuth polarization, respectively. For example, the polarization axis of linearly polarized light is set to the Y direction by the λ / 2
Current is measured when an electric field in the Z direction is applied to the surface of the
The laser is scanned for the purpose of knowing the response of the electrons to the vibration of the laser electric field (electric field polarized in the Z direction). The cutoff frequency at which the current is generated is examined by the electric field in the Z direction. That is, the boundary between a wavelength having a difference in current value between radial polarization and azimuth polarization and a wavelength having no difference are examined. In this way, it is possible to select a laser wavelength suitable for generating an electron beam. Then, the cutoff wavelength for the photocathode material to be used is examined. By doing in this way, the laser wavelength which can press down a work function can be confirmed. Further, by measuring the spin polarization degree of the electron beam by the measuring
Further, generation of radial polarization using a liquid crystal element will be described with reference to FIG. FIG. 13 is a perspective view schematically showing the configuration of the
このシータセルでは、TN(Twisted Nematic)液晶が用いられている。
In the case where radial polarization is generated using the
Next, the configuration of the
As shown in FIG. 15, the
In the lower region, a
A TN liquid crystal can be used for the
Thus, the
Next, a measuring instrument for measuring the degree of polarization will be described with reference to FIG. FIG. 16B is a diagram illustrating a configuration of the measuring
In the measuring
In the measuring
The two types of measuring
If the condition that the band structure of the cathode material is suitable for polarization is satisfied, the energy depth of the conduction band that excites the electrons from the valence band to the conduction band by exchanging the wavelength can be changed to the Z polarization. By searching for a high degree of electron polarization by Meller scattering while changing the wavelength and intensity of the polarized laser light source, the optimum cathode material for the electron gun and conditions for the excitation and Z polarization lasers can be determined. For example, an optimal photocathode material other than GaAs can be found.
In the above evaluation method, the optimum laser wavelength can be examined for the
Furthermore, analysis and evaluation of semiconductor materials can be performed. In this case, for example, as shown in FIG. 17, a
In inverse photoelectron spectroscopy, when a monochromated electron is incident on a substance, the distribution of emitted light is measured as a function of the energy of the incident electron and the degree of spin polarization. In reverse photoelectron spectroscopy, in addition to the monochromaticity of incident electrons, the light emission cross-sectional area is small, so a high current value is required for the electron source.
By using Z-polarized light, a monopolarized spin-polarized electron beam having a high current value can be obtained. Thereby, an unoccupied electronic state including information on electron spin in the semiconductor material can be observed by inverse photoelectron spectroscopy. With respect to a state in which electrons are excited in the conduction band, it is possible to measure the current value and spin of emitted electrons as a function of the electric field intensity corresponding to the variable photoelectric field by Z-polarized light and the work function of the substance. As described above, by using the
Note that there are two types of irradiation of the Z-polarized
As shown in FIGS. 18A and 18C, in the incident method from the surface,
As described above, at least one of the Z-polarized
Even when one of the
In FIGS. 1, 7, and 8, the
As described above, the circularly polarized laser beam that selectively excites the polarized electrons from the valence band to the conduction band does not necessarily have to be irradiated to the cathode by the annular beam incidence method. For example, it may be a simple vertical incidence that is mainstream in the world (reflected and incident by placing a mirror in a vacuum). It is also possible to drive the laser from a mirror outside the vacuum with an incident angle of several degrees. Two types of perforated metal mirrors for annular beam incidence can be fixed by shifting the position in three stages so that they can be switched according to the wavelength, and the
Further, since the operation of the
Note that the
In this case, an annular
The above electron gun is not applicable only to an RF electron gun that requires RF. For example, the above configuration can be applied to a DC electron gun. In this case, the
In the case of a III-V semiconductor, since the band gap is 1 eV or more, the wavelength of Z-polarized light is set to 10 to 30 μm so that the degree of polarization of electrons is not impaired, and the direction of the induced Z-polarized electric field is positive from the cathode surface to the vacuum side. Since an electric field of about 1 GV / m is applied, the Keldisch parameter is sufficiently smaller than 1 where the tunnel effect is dominant, and the conduction band electrons tunnel through the wall of the potential of the vacuum level and enter the vacuum. It can be taken out. In order to further increase the tunnel probability when spin-polarized electrons excited to the bottom of the conduction band tunnel through the surface of the surface vacuum level potential, and to further suppress the decrease in spin polarization, Smaller semiconductor materials are desirable.
However, since the Keldisch parameter is proportional to the square of the wavelength, if the wavelength is in the visible range, it becomes 100 times larger. In that case, it is necessary to discuss the Schottky effect. When the laser wavelength for generating the Z-polarized electric field is selected so as not to destroy the selective excitation of the polarized electrons from the valence band, it is preferable to set the wavelength in the mid-infrared region. Therefore, the polarized electron source can be operated with any semiconductor material in a region where the tunnel effect is dominant.
Rather than the electric field generated by the electron gun contributing to field emission, it plays the role of drawing electrons coming into a region that is not pulled back by the laser-induced electric field that oscillates in the Z direction after the electrons have come out of the cathode. . Therefore, the system of the polarized electron source this time is not limited to the RF electron gun, but can basically be used for a DC electron gun. The bending of the potential of the vacuum due to the laser should be connected so as to be asymptotic to a line descending to the vacuum side obliquely by the accelerating electric field due to the applied voltage of the electron gun. Otherwise, the electrons are accelerated by the electric field generated by the electron gun and cannot be extracted.
In addition, the above electron gun can generate a large current electron beam. Therefore, the electron gun according to the present embodiment is suitable for a low energy electron microscope (LEEM) and a LEEM (SPLEEM: Spin-Polarized LEEM) using a spin-polarized electron beam.
In LEEM, a current value is required to obtain a bright and dark image contrast by electron diffraction, and in order to use a low-energy beam, the performance of an electron beam having a large current and a small energy spread becomes indispensable. Furthermore, time-resolving performance is also questioned in order to perform actual observation. That is, since the high repetitive and high density pulse performance is required at the same time, the above-mentioned electron gun is suitable for an electron beam source for LEEM. Furthermore, a high spin-polarized electron beam can be generated. Spin polarization performance enables detailed surface domain structure observation of not only magnetic materials such as iron and cobalt but also nanostructured materials related to them.
Of course, not only for the LEEM but for practical use in an electron microscope, the current of the electron source, the energy width of the emitted electrons, and the pulse performance of the beam are basic performances. A candidate that satisfies the requirements is a photocathode electron source. The firearm electron gun solves the essential problem that the photocathode (especially using the NEA surface) is a bottleneck in practice.
It is possible to realize a method in which the energy sensitive range of the cathode material, particularly the valence band structure of the cathode of the polarized electron gun, can be known on the order of 100 meV or less.
