多結晶シリコン膜5のエッチングにより、マスク7で覆われていない多結晶シリコン膜5の表層を除去して、露出面6を露出させる(ステップB)。多結晶シリコン膜5のエッチングは、例えば、フッ化水素と硝酸を含む溶液などをエッチャントとするウェットエッチングで行えばよいが、特に制限されない。当該除去する表層の厚み(エッチング深さd)は、ステップ4でドーピングしたドーパントが拡散した領域を除去できる程度の厚みにすればよい。それにより、多結晶シリコン膜5の表面のドープ型と、露出面6のドープ型とを異ならせることができる。
