Claims (11)

ヒートシンクに接続された基板と、
半導体分布ブラッグ反射器からなり、前記基板上に形成された第1の反射層と、
前記第1の反射層に接して形成された第1の共振器スペーサー層と、
前記第1の共振器スペーサー層に接して形成された活性層と、
前記活性層に接して形成された第2の共振器スペーサー層と、
前記半導体分布ブラッグ反射器からなり、前記第2の共振器スペーサー層に接して形成された第2の反射層とを備え、
前記第2の反射層を構成する低屈折率層のうちで前記活性層に最も近い位置に配置された低屈折率層は、(Al Ga 1−e In 1−f P(0<e≦1,0≦f≦1)からなり、前記第1の反射層を構成する低屈折率層のうちで前記活性層に最も近い位置に配置された低屈折率層は、熱伝導率が前記(Al Ga 1−e In 1−f Pよりも大きいAl Ga 1−x As(0<x≦1)からなる、面発光レーザ素子。
