該半導体分布ブラッグ反射鏡の少なくとも一部は、AlGaAs系材料からなるAlGa1-xAs(0<x≦1)による低屈折率層とAlGa1-yAs(0≦y<x≦1)による高屈折率層とからなり、
前記活性層とAlGaAs系材料からなる前記半導体分布ブラッグ反射鏡の少なくとも一部との間であって、該AlGaAs系材料からなる前記半導体分布ブラッグ反射鏡の少なくとも一部に接して、Al,In,Pを主成分として含む半導体層を有し、
